Abstract
본 발명은 반도체 소자의 본딩용 금 합금 와이어에 관한 것으로, 금 합금 와이어는 0.0003-0.003 중량의 Bi, 0.0003-0.003 중량의 Sb, 0.001-0.005 중량의 Ce, 0.001-0.005 중량의 Ca 및 잔부의 순도 99.999이상의 금을 포함하여 이루어지며, Bi, Sb, Ce 및 Ca 첨가원소간의 상호 보완작용으로 일정 크기의 균일한 볼을 형성하고 이렇게 형성된 볼이 본딩 시 캐필러리의 누름압력에 의해 압착볼로 만들어질 때에도 균일하게 퍼져서 패드를 이탈하는 현상이 일어나지 않으며 접합력이 향상되는 효과가 있다.
Description
본 발명은 반도체 소자의 본딩용 금 합금 와이어에 관한 것으로, 더욱 상세하게는 고순도 금에 Bi, Sb, Ce 및 Ca을 일정량 첨가하여, 루프 높이가 낮고 접합력이 우수하며 스위프(sweep) 저항성이 뛰어난 본딩용 금 합금 와이어에 관한 것이다.
일반적으로 반도체 소자의 제조 공정 중 칩 패드와 리드 프레임의 리드를 전기적으로 연결하는 본딩 공정에서는 캐필러리(capillary)와 금 와이어(gold wire)를 사용한 와이어 본딩 방법을 수행한다. 와이어 본딩 시 금 와이어가 사용되는 이유는 진구도(眞求度 : sphericity)가 높은 볼이 쉽게 형성되어 접합력이 우수하고, 경도가 적당하여 본딩 시의 압력에 의해 반도체 소자의 손상을 일으키지 않아 신뢰성이 높기 때문이다.
본딩 와이어는 낮은 높이의 루프(이를 저루프 특성이라 한다)와 긴 길이(long span)의 루프(이를 장루프 특성이라 한다)를 가지는 것을 목표로 하여 개발되어왔다.
한편, 최근 휴대폰을 비롯한 첨단 휴대정보통신기기의 보급 확대와 노트북 컴퓨터, 피디에이(PDA : personal data assistant) 및 캠코더 등 각종 휴대용 기기의 소형화 추세에 따라, 이들에 사용되는 반도체 소자의 집적도가 크게 증가되었다. 따라서 반도체 패키지는 더욱 소형화 및 박형화되어 소자의 패드(pad) 수가 증가하고 패드 간의 피치가 좁아지며, 특히 패드의 크기를 80 ㎛ 이하로 극도로 줄인 패키지가 실용화되고 있다.
이와 같이 반도체 소자의 패드 크기가 감소하면, 종래 본딩 와이어의 개발 목표였던 저루프 특성 및 장루프 특성 뿐만 아니라, 이에 더하여 작은 크기의 볼이 균일하게 형성되어야 하고, 본딩시 볼을 압착하면 볼이 균일하게 퍼져서 패드를 이탈하지 않을 것을 요구조건으로 한다.
종래에는 저루프 특성을 충족시키기 위해 볼 접합부의 직상부에서 일어나는 재결정에 의한 결정립의 조대화를 방지하여 루프 높이를 제어하였다. 반도체 소자의 수지봉지 시 수지의 유동에 의한 와이어의 변형, 즉 와이어 플로(flow)가 발생하는데 이러한 현상을 스위프라 하며, 스위프로 인해 장루프 특성을 실현시키기가 어려웠다. 이러한 스위프를 방지하기 위해서 종래에는 고순도 금에 Be, Ca 등의 원소를 첨가하여 고온강도 및 영율을 증가시켰다.
이러한 종래 기술들에 의한 본딩 와이어는 일반적인 소형화 및 다핀화된 반도체 소자의 본딩 조건에는 적합할 정도의 저루프 특성 및 장루프 특성을 가지고 있으나 80㎛ 이하의 극도로 소형화된 패드에 적합한 정도의 균일하고 작은 압착볼을 형성하지는 못하여 종종 패드를 이탈하는 오프패드(off-pad) 불량을 유발시키는 문제점이 있었다. 또한, 패드 크기의 소형화에 따른 볼 크기의 감소로 인해 접합 신뢰성이 떨어지는 문제점이 있었다.
본 발명은 상기한 바와 같은 문제점을 해결하기 위해 안출된 것으로, 그 목적은 패드 크기의 소형화에 따른 볼 크기의 불균일성 및 압착볼의 패드 이탈을 방지하고 접합 신뢰성이 우수한 금 합금 와이어를 제공하는 데 있다.

상기한 바와 같은 목적을 달성하기 위하여, 본 발명에 따른 반도체 소자의 본딩용 금 합금 와이어는 0.0003-0.003 중량의 Bi, 0.0003-0.003 중량의 Sb, 0.001-0.005 중량의 Ce, 0.001-0.005 중량의 Ca 및 잔부의 순도 99.999이상의 금을 포함하여 이루어진다.
이 때 상기 금은 순도 99.999이상의 전해정련금으로서, 상기 금 내에 포함된 Ag, Cu 및 Fe의 총함량이 10 ppm을 초과하지 않는 것이 바람직하다.
이하, 본 발명에 따른 반도체 소자의 본딩용 금 합금 와이어에 대해 첨부된 도면을 참조하여 상세히 설명한다.
도 1은 반도체 소자의 제조공정 중에서 금 와이어(1)와 캐필러리(2)를 이용한 와이어 본딩을 나타내는 공정단면도로서, 동도면에 도시된 바와 같이, 이에프오(EFO : electric flame off, 이하 EFO라 한다)(3)에 의해 캐필러리(2)의 외부로 노출된 금 와이어(1)의 말단부를 순간적으로 용융시켜 볼을 형성한다. 이 때 캐필러리(2)는 금 와이어(1)를 지지하고 볼을 형성시킨 후, 누름압력에 의해 압착하여 칩 패드와 리드프레임의 리드를 서로 연결한 다음 와이어를 절단하는 역할을 한다.
도 2는 캐필러리(2)의 누름압력에 의해 칩 패드(4) 상에 형성된 압착볼(1a)을 도시한 단면도이다.
상기한 바와 같은 본딩공정에서 요구되는 와이어의 특성은 첫째, EFO의 방전에 의해 형성되는 볼의 크기가 작고 균일하며 진구성일 것, 둘째, 반도체 소자 상의 패드와 접합강도가 높을 것, 셋째, 수지봉지시 수지의 유동에 의한 와이어 플로가 일어나지 않도록 스위프 저항성이 우수할 것 등이다. 이와 같은 특성을 충족시키기 위해 본 발명에서는 고순도 금에 미량의 Bi를 첨가하여 볼 형성에 필요한 와이어의 용융점을 적절히 낮추고, Ce을 첨가하여 상온 강도 및 내열 특성을 크게 향상시키고, Ca을 첨가하여 고온 강도 및 볼 네크(neck)부의 강도를 향상시켰다.
본 발명에 따른 반도체 소자의 본딩용 금 합금 와이어는 99.999이상의 고순도 금에 Bi를 0.0003-0.003 중량첨가하고, Sb을 0.0003-0.003 중량첨가하고, Ce을 0.001-0.005 중량첨가하고, Ca을 0.001-0.005 중량첨가한 금 합금 와이어이다. 본 발명에서 사용하는 원재료인 금으로는 순도가 99.999이상의 전해정련금을 사용하며, 특히 정련금 내에 포함된 Ag, Cu, Fe의 총함량이 10 ppm을 초과하지 않도록 하여야 한다. 원재료인 금의 순도가 99.999미만이 되면 첨가원소의 첨가량이 제한되고 불순물의 영향을 받아서 첨가원소의 특성 및 그 첨가 효과가 사라지게 된다.
상기한 바와 같은 첨가원소 각각의 기능 및 작용에 대해 상세히 설명하면 다음과 같다.
먼저, Bi는 저융점 금속으로서 볼 형성시 증발되어 볼에 가스 흡착을 방지하여 볼 표면에 산화물이 없는 진구성의 볼 형성을 가능하게 한다. 또한 증발하려는 특성 때문에 네크부에서는 응력을 유발하여 네크 파단을 억제하는 작용을 한다. Bi의 첨가량이 0.0003 중량미만이면 첨가효과가 없으며, 0.003 중량를 초과하면 본딩시 볼 형상이 왜곡되어 접합 신뢰성이 떨어진다. 따라서, Bi의 적당한 첨가량은 0.0003-0.003 중량이다.
다음, Sb는 상온에서의 인장강도를 향상시키고, 작은 볼을 형성할 때 진구도를 높이며, 균일한 크기의 볼을 형성시킨다. Sb의 첨가량이 0.0003 중량미만이면 첨가효과가 없으며, 0.003 중량를 초과하면 본딩시 볼 형상이 왜곡되어 접합 신뢰성이 떨어진다. 따라서, Sb의 적당한 첨가량은 0.0003-0.003 중량이다.
다음, Ce은 상온강도를 향상시키고 재결정 조직의 미세화 효과가 크며 따라서 장루프일 경우 수지봉지시 스위프 저항성을 향상시키는 역할을 한다. Ce의 첨가량이 0.001 중량미만일 경우에는 첨가효과가 없으며, 0.005 중량를 초과할 경우에는 강도와 영율이 너무 높아서 볼을 패드에 압착하여 접합할 때 패드 하부의 실리콘 칩이 깨어지는 패드 크래터링(cratering) 현상을 초래한다. 따라서 Ce의 첨가량은 0.001-0.005 중량인 것이 바람직하다.
다음, Ca은 상온강도 및 고온강도를 향상시키고 결정립의 조대화를 방지하여 스위프 저항성을 높이며 와이어 플로와 경시변화(aging change)를 억제하는 작용을 한다. Ca의 첨가량이 0.001 중량미만이면 첨가효과가 없으며 0.005 중량을 초과하면 볼 표면에 산화물 피막이 형성되고 볼 형상의 왜곡으로 접합 강도가 낮아진다. 따라서, Ca의 첨가량은 0.001-0.005 중량인 것이 바람직하다.
이하, 상기한 바와 같은 조성으로 금 합금 와이어를 제조한 실시예에 대해 설명한다. 표 1에는 실시예 1-10에 따른 금 합금 와이어의 화학조성이 나타나 있으며, 비교예 1-4의 화학조성과 종래예 1-2의 화학조성도 함께 나타나있다.
표 1에 나타난 실시예 1-10의 화학조성에 따라 정련금과 첨가원소를 배합하여 고주파 진공유도 용해로에서 용해주조하고 일련의 가공공정을 거쳐 25㎛의 최종직경으로 금 합금 와이어를 제조하였다. 이를 대기 분위기 중의 연속소둔로에서 열처리하여 4-6의 연신율을 갖도록 하였다.

상기한 바와 같은 방법으로 제조된 금 합금 와이어의 기계적 물성을 관측한 결과가 표 2에 나타나 있으며, 금 합금 와이어의 본딩 특성을 조사하기 위하여 본딩 공정을 실시한 후 각 실시예에 대해 50개의 와이어를 대상으로 루프강도, 전단강도 및 와이어 플로율을 조사하고 그 결과를 표 2에 나타내었다. 이와 함께, 각 실시예에 대해 볼 형상과 압착볼 형상을 각각 10개와 100개의 시료를 이용하여 조사한 결과가 표 2에 나타나있다.

상온 및 고온강도는 각 실시예에 대해 시료를 채취하고 인장 시험기(TENSILON RTC-1150A)를 이용하여 표점거리 100 mm, 인장속도 10 mm/min으로 5회 측정하여 얻은 파단하중의 평균값으로 나타내었으며, 특히 고온강도는 250℃에서 20초간 유지한 후 그 상태에서 측정한 파단하중의 평균값으로 나타내었다.
볼 형상은 EFO의 방전에 의해 볼을 형성시킨 후 광학 현미경 또는 주사전자현미경으로 관측하였다. 볼의 크기를 와이어 직경의 1.6배가 되도록 조절하고, 각 실시예별로 채취한 10개의 시료 중에서 한 개라도 볼 표면에 산화물이 형성된 것이나 볼 형상이 왜곡된 것 또는 볼이 제대로 형성되는 않은 것은 ×로, 모두 양호한 것은 ○로 표시하였다.
압착볼의 형상은 본딩이 완료된 후 100개의 시료에 대해 광학현미경으로 관찰하였으며 한 개라도 패드를 이탈하거나(off-pad), 중심이 맞지 않는(off-center) 현상이 발생한 시료는 ×로, 모두 양호한 것은 ○로 표시하였다.
루프강도(pull strength)는 본딩이 완료된 후 볼 네크부의 상단부에 훅(hook)을 걸어서 네크부 등에서 파단이 일어날 때의 강도를 측정한 결과이며, 전단강도(shear strength)는 전단시험기를 이용하여 반도체 소자 상의 패드와 압착볼의 전단하중을 측정한 결과이다.
또한, 와이어 플로율은 본딩이 완료된 후 반도체 소자를 금형에 설치하고 봉지용 수지를 주입하여 얻어진 패키지를 엑스(X) 선으로 관측하여 수지의 유동에 의한 본딩 와이어의 변형량을 조사한 결과이다.
표 2에 나타난 바와 같이, 본 발명의 실시예에 따른 금 합금 와이어의 기계적 물성 및 본딩 특성이 비교예보다 매우 우수함을 알 수 있다. 실시예 1-10의 모든 경우에서 볼 형상 및 압착볼 형상이 양호하였고 와이어 플로율도 10이내로서 비교예보다 우수한 결과를 보였다. 또한 실시예의 전단강도의 평균값은 57g 정도로서 비교예의 평균값보다 10g 이상, 종래예보다는 14g 정도 높게 나타났다.
상기한 바와 같이, 본 발명에 따른 금 합금 와이어는 Bi와 Sb, Ce 및 Ca의 첨가원소간의 상호 보완작용으로 본딩공정 시 소형화된 패드에 맞는 소구경의 볼을 형성하기 위한 적은 양의 EFO 방전 에너지를 가하여도 일정 크기의 균일한 볼을 형성하는 효과가 있다.
이렇게 형성된 볼이 캐필러리의 누름압력에 의해 압착볼로 만들어질 때에도 적정한 강도를 가지고 있기 때문에 균일하게 퍼져서 패드를 이탈하는 현상이 일어나지 않으며, 패드와 리드 간의 접합력이 향상되는 효과가 있다.

- 반도체 소자의 본딩용 금 합금 와이어에 있어서,0.0003-0.003 중량의 Bi, 0.0003-0.003 중량의 Sb, 0.001-0.005 중량의 Ce, 0.001-0.005 중량의 Ca 및 잔부의 순도 99.999이상의 금을 포함하여 이루어지는 금 합금 와이어.
- 제 1 항에 있어서, 상기 금은 순도 99.999이상의 전해정련금으로서, 상기 금 내에 포함된 Ag, Cu 및 Fe의 총함량이 10 ppm을 초과하지 않는 것을 특징으로 하는 금 합금 와이어.
