Abstract

Description
통상적인 연마 조성물 또는 슬러리는 일반적으로 연마 입자를 함유하는 용액을 포함한다. 부분 또는 기재는 슬러리에 베이딩(bathed)시키거나 린스하며 엘라스토머 패드를 기재에 대하여 가압하고, 패드 및 기재를 서로에 대해 이동시킨다. 이에 따라, 연마 입자는 하중하에 기재에 대하여 가압되고 패드의 수평 움직임은 연마 입자가 기재 표면을 따라 이동하여 기재 표면의 마멸 및 용량 제거를 유발한다.

연마 속도를 증가시키는 별법은 기재 및(또는) 기재 산화물에 대하여 그 자체가 부식성인 성분을 슬러리에 첨가하는 것이다. 연마 입자와 함께 사용되는 경우 실질적으로 보다 높은 연마 속도를 달성할 수 있다. 종종 화학-기계적 연마 (CMP)라 부르는 이 방법은 반도체 및 반도체 소자, 특히 집적 회로를 연마시키기 위한 바람직한 기술이다. 종종 집적 회로 구조 중 상호 연결 바이어스와 같은 유전체/금속 복합체 구조의 연마에 있어서 금속 성분 및(또는) 금속 성분 산화물의 용해를 증가시키는 첨가제가 슬러리에 도입된다. 상기 기술 및 기타 관련된 기술의 목적은 바람직하게는 회로의 금속 부분을 제거하여 얻어진 표면이 절연 또는 유전 특성이 있는, 통상적으로 SiO2를 포함하는 동일 평면이 되도록 하는 것이다. 이 공정을 평탄화라 부른다.
종종 티타늄/질화티타늄 막은 텅스텐 및 알루미늄의 산화규소 절연층에 대한 접착성을 개선하는데 사용된다. 루텐 (Rutten) 등에 의한 문헌 ["Pattern Density Effects in Tungsten CMP", 1995/6/27-29, VMIC Conference, ISMIC 104/95/0491]에는 텅스텐, 티타늄 및 질화티타늄이 사용되는 구조물을 평탄화시킬 경우 발생하는 문제점이 기재되어 있다. 이상적으로는, 티타늄/질화티타늄 층은 텅스텐 제거 속도에 필적할 만한 속도로 제거하여야 하지만, 티타늄은 매우 비부식성인 물질이다. 이는 쉽게 산화하지 않으므로 제거하기 어렵다.
본 발명의 목적은 실리카, 금속 및 티타늄을 포함하는 몇몇 형태의 복합체에 특히 유효한 슬러리 조성물을 알아내는 것이다.
〈발명의 요약〉
본 발명은 물, 연마 초미자 (submicron abrasive particles), 산화제, 및 적어도 하나의 치환 관능기가 극성인 일-, 이-, 또는 삼-치환 페놀인 화합물을 포함하는, 티타늄 함유 기재의 화학-기계적 연마에 유용한 수성 슬러리를 제공한다. 이러한 관능기의 예로는 히드록실, 니트로, 아민, 카르복실, 술포 및 포스포기가 있다.
본 발명은 물, 연마 초미자, 산화제, 및 적어도 하나의 치환 관능기가 극성인 일-, 이-, 또는 삼-치환 페놀인 화합물을 포함하는 슬러리를 연마하는 것을 포함하는, 티타늄 함유 기재의 화학-기계적 연마 방법을 제공한다. 이러한 관능기의 예로는 히드록실, 니트로, 아민, 카르복실, 술포 및 포스포기가 있다.
〈바람직한 실시태양의 설명〉
본 발명자들은 금속 및 티타늄을 포함하는 복합체의 화학-기계적 연마에 사용되는 연마 슬러리에 하나 이상의 치환 관능기가 극성인 일-, 이-, 또는 삼- 치환 페놀 화합물을 첨가하여 복합체에서 티타늄 및 기타 금속을 빠른 속도로 제거할 수 있다는 것을 알게 되었다. 이러한 복합체에서 통상적으로 발견되는 기타 금속으로는 텅스텐, 알루미늄 또는 구리가 있다. 본 발명은 임의의 금속 함유 복합체에 적용될 수 있다.
본 발명의 조성물 중 연마 초미자는 알루미나, 실리카, 세리아 및 지르코니아와 같은 화학-기계적 연마에 사용되는 임의의 산화물을 포함할 수 있다. 연마 입자는 CMP용 슬러리에 약 0.01 중량% 내지 약 15 중량%로 사용될 수 있다. 일반적으로 농도 약 1 중량% 내지 약 10 중량%로 사용된다. 알루미나가 바람직한 연마 입자이다. 가장 바람직한 것은 약 5 중량% 내지 약 7 중량%의 알루미나이다.
본 발명의 조성물 중 산화제로는 질산염, 요오드산염, 염소산염, 과염소산염, 아염소산염, 황산염, 과황산염, 과산화물, 오존 포화수 및 산소 포화수와 같은 임의의 통상적인 산화제일 수 있다. 산화제는 CMP용 슬러리에 농도 약 0.01 중량% 내지 약 7 중량%로 사용될 수 있다. 일반적으로 이는 농도 약 1 중량% 내지 약 7 중량%로 사용된다. 요오드산염이 바람직한 산화제이다. 요오드산칼륨 약 2 중량% 내지 약 4 중량%가 가장 바람직하다.
본 발명의 조성물은 임의적으로 SiO2를 위한 착물화제 또는 킬레이팅제와 같이 작용하는 화합물을 추가로 포함할 수 있다. 이는 미국 특허 제5391258호 및 동 제5476606호에 자세히 기재되어 있다. 이 화합물들은 실리카에 대한 착물화에 영향을 끼칠 수 있는 구조에 존재하는 2개 이상의 산기를 가져야 한다. 산류는 해리 양성자를 갖는 관능기로서 정의된다. 이의 예로는 카르복실, 히드록실, 술포 및 포스포기가 있으나 이에 제한되는 것은 아니다. 카르복실 및 히드록실기는 가장 광범위하게 유효한 종으로 존재하기 때문에 바람직하다. 예를 들면 말산과 말레이트, 타르타르산과 타르타레이트, 및 글루콘산과 글루코네이트를 포함하는 직쇄 모노- 및 디카르복실산 및 염과 같이, 알파 자리에 히드록실기가 있는 2 이상의 카르복실기를 포함하는 구조가 특히 유효하다. 또한 시트르산과 시트레이트와 같이, 카르복실기에 대하여 알파 자리에 2차 또는 3차 히드록실기가 있는 트리- 및 폴리카르복실산 및 염이 유효하다. 또한, 오르토 디- 및 폴리히드록시벤조산과 산염, 프탈산과 산염, 피로카테콜, 피로갈롤, 갈산과 갈레이트 및 탄닌산과 탄네이트와 같이 벤젠 고리 함유 화합물이 유효하다. 이와 같은 착물화제는 CMP용 슬러리에 약 0.1 중량% 내지 약 7 중량%로 사용될 수 있다. 바람직하게는 약 2 중량% 내지 약 4 중량%로 사용된다.
또한, 복합체 중 티타늄 및 기타 금속을 빠른 속도로 제거하는 일-, 이- 또는 삼-치환 페놀 화합물은 미국 특허 제5,391,258호 및 동 제5,476,606호에 기재된 바와 같이 실리카 제거 속도를 억제하는 화합물일 수 있다. 이러한 화합물의 예로는 살리실산 및 5-술포 살리실산과 같은 치환 살리실산이 있다.
본 발명의 조성물의 pH는 조성물에 산 또는 염기를 첨가함으로써 조절될 수 있다. 일반적으로 티타늄 및 기타 금속의 CMP를 위해 사용되는 조성물의 pH는 약 1 내지 약 7이다. 2개 이상의 해리 산기를 갖는 것인, 실리카 제거 속도를 억제하는 화합물이 사용되는 경우, 연마 조성물의 pH를 조절하여 제1 해리 산의 pKa가 연마 조성물의 pH보다 실질적으로 크지 않도록 유지할 수 있다.
〈실시예 1〉
8000 옹스트롬 텅스텐/400 옹스트롬 Ti3N4/250 옹스트롬 Ti 표면이 있는 8 인치 웨이퍼를 하기 조건하에, 즉 IC 1000-P/수바 TM IV 패드 (델라웨어주 뉴어크 소재의 Rodel, Inc. 제품)를 사용하여 압력 7 psi, 캐리어 50 rpm, 테이블 40 rpm, 후방 압력 3 psi하에 웨스테크 (Westech) 372U 연마기 상에서 연마하였다. 대조구 슬러리 1번은 요오드산칼륨 약 3 %, 프탈산수소암모늄 약 3 %, 초미세 알루미나 약 5 %, 및 나머지의 탈이온수를 포함하였다. 슬러리 1번 pH는 약 4였다. 슬러리 2번은 요오드산칼륨 약 2 %, 살리실산 약 1 % 및 초미세 알루미나 약 5 %를 포함하였다. 슬러리 2번 및 하기 슬러리 3번, 4번 및 5번 pH는 약 3.5였다. pH 조절은 필요한 경우 산 (질산) 또는 염기 (수산화암모늄)의 첨가에 의해 수행하였다. 슬러리 3번은 물 중 과산화수소 30 % 용액으로서 첨가된 약 3 % 과산화수소를 첨가하여 슬러리 2번과 동일하게 하였다. 하기 표 1에 모든 3개의 층, 텅스텐층, 및 티타늄 함유 2개 층에 대해 얻어진 클리어 시간을 나타내었다.

〈실시예 2〉
본 실시예에서는 실시예 1에 기재된 것과 동일한 웨이퍼, 연마 조건 및 대조구 슬러리 1번을 사용하였다. 슬러리 4번 및 5번에 있어서는 살리실산 유도체인 5-술포 살리실산을 살리실산 대신에 사용하였다. 클리어 시간을 하기 표 2에 나타내었다.

〈실시예 3〉
본 실시예에서는 1000 옹스트롬 알루미늄/500 옹스트롬 TiN/350 옹스트롬 Ti 표면이 있는 8 인치 웨이퍼를 실시예 1 및 2와 같이 연마하였다. 사용된 슬러리 (1번 및 4번)는 실시예 2에 기재된 바와 동일하였다. 클리어 시간을 하기 표 3에 나타내었다.

상기 실시예에 의해 살리실산 및 이의 유도체와 같이 하나 이상의 치환 관능기가 극성인 일-, 이- 또는 삼-치환 페놀이 티타늄 및 질화티타늄 제거 속도를 개선하고, 텅스텐, 알루미늄 또는 구리와 같은 또다른 금속을 함유하는 복합체를 연마하는데 유효할 수 있다는 것이 명백해졌다.
상기 논의는 본 발명을 어떠한 방식으로 제한하려는 것은 아니다. 본 발명의 범위에 대한 모든 제한은 하기 제공되는 바와 같이 청구항에 기재된다.
본 발명은 특히 실리카, 금속, 티타늄 및(또는) 질화티타늄을 포함하는 기재를 화학-기계적 연마하는 동안 사용되는 슬러리로서 유용한 조성물에 관한 것이다.
Claims (17)
- 물, 연마 초미자, 산화제, 및 적어도 하나의 치환 관능기가 극성인 일-, 이- 또는 삼-치환 페놀을 포함하는, 티타늄 함유 기재의 화학-기계적 연마에 유용한 수성 슬러리인 조성물.
- 제1항에 있어서, 연마 초미자가 알루미나인 조성물.
- 제1항에 있어서, 산화제가 요오드산칼륨을 포함하는 것인 조성물.
- 제3항에 있어서, 산화제가 과산화수소를 추가로 포함하는 것인 조성물.
- 제1항에 있어서, 실리카 제거 속도를 억제하는 화합물(들)을 추가로 포함하는 조성물.
- 제2항에 있어서, 실리카 제거 속도를 억제하는 화합물(들)을 추가로 포함하는 조성물.
- 제3항에 있어서, 실리카 제거 속도를 억제하는 화합물(들)을 추가로 포함하는 조성물.
- 제4항에 있어서, 실리카 제거 속도를 억제하는 화합물(들)을 추가로 포함하는 조성물.
- 제1항에 있어서, 일-, 이- 또는 삼-치환 페놀이 살리실산 또는 치환 살리실산인 조성물.
- 기재를 연마 패드에 대하여 가압하고, 기재 및 패드를 서로에 대해 이동시키고, 연마 조성물을 연마 조작 동안에 상기 패드에 도포하는 것을 포함하는 티타늄 함유 기재의 연마 방법으로서, 상기 연마 조성물은 물, 연마 초미자, 산화제 및 적어도 하나의 치환 관능기가 극성인 일-, 이- 또는 삼-치환 페놀을 포함하는 것인 방법.
- 제10항에 있어서, 연마 초미자가 알루미나인 방법.
- 제10항에 있어서, 산화제가 요오드산칼륨을 포함하는 것인 방법.
- 제12항에 있어서, 산화제가 과산화수소를 추가로 포함하는 것인 방법.
- 제10항에 있어서, 조성물이 실리카 제거 속도를 억제하는 화합물을 추가로 포함하는 것인 방법.
- 제10항에 있어서, 기재가 또한 텅스텐을 포함하는 것인 방법.
- 제10항에 있어서, 기재가 또한 알루미늄을 포함하는 것인 방법.
- 제10항에 있어서, 기재가 또한 구리를 포함하는 것인 방법.
