Abstract

PURPOSE: A method for manufacturing a silicon-on-insulator(SOI) wafer is provided to increase a uniformity of the thickness of a silicon layer by using a thermal oxidation process and a chemical mechanical polishing process only. CONSTITUTION: A method for manufacturing a silicon-on-insulator(SOI) wafer comprises the steps of: supplying a first silicon substrate(1) for supporting a whole and a second silicon substrate in which a device is formed; forming first and second oxidation layer on one side surface of the first and second silicon substrates; bonding the first and second silicon substrates to have the first and second oxidation layers contact with each other; grinding the other side surface of the second silicon substrate by a predetermined thickness; forming a third oxidation layer on the other side surface of the second silicon substrate of which the step difference of the surface is generated by the grinding; polishing the third oxidation layer until the remained relatively thick second silicon substrate is exposed; performing a thermal oxidation of the other side of the second silicon substrate by a predetermined thickness, and forming a first thermal oxidation layer on the other side surface of the second silicon substrate; polishing the first thermal oxidation layer until the remained relatively thick second silicon substrate is exposed; performing a thermal oxidation of the other side surface of the second silicon substrate to form a second thermal oxidation layer on the other side surface of the second silicon substrate; and eliminating the second thermal oxidation layer.
