The present invention is characterized in that the conditioner for polishing the surface of the pad is formed into a rotatable roller-type cylinder so as to optimize the surface of the pad for smoothly polishing predetermined films formed on the semiconductor substrate.
Therefore, since the surface of the pad may be polished to be optimized, defects may be minimized, thereby improving reliability of the semiconductor device.
Description
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to a pad conditioner used in a CMP process of semiconductor device manufacturing, and more particularly, to a CMP process of semiconductor device manufacturing in which a conditioner is formed into a roller type cylindrical shape. It relates to the conditioner of the pad.
In the manufacture of semiconductor devices in recent years, it is common to fabricate a plurality of layers of a predetermined film on a semiconductor substrate as the device becomes more integrated and denser.
However, in the process of forming the predetermined layers stacked in the multilayer into patterns according to the characteristics of devices, defects frequently occur due to the steps of the predetermined layers.
Accordingly, in order to solve the above defects, a CMP (Chemical Mechanical Process) process has been developed in which predetermined films stacked in multiple layers are polished to be flattened to a certain range when the process is performed.
The CMP process may use various slurry, and may also use a pad 10 as shown in FIG. 1.
That is, the pad 10 is polished to planarize a predetermined film formed on the semiconductor substrate.
In the case of continuous use of the pad 10, the uniformity of the surface of the pad 10 is worsened, and thus the surface of the pad 10 is shown in FIG. 1 so that the surface of the pad 10 is optimized. Polishing was carried out using a conditioner 12 as described.
In the conventional polishing of the pad 10 using the conditioner 12, the conditioner 12 was polished while moving from the center of the pad 10 to the edge.
However, when polishing the pad 10, the pad 10 is polished by dividing the pad 10 into several zones and setting the polishing time for each zone uniformly so that the pad 10 is polished due to the movement of the conditioner. Profile is different from the center zone and the edge zone.
Accordingly, in the performance of the CMP process using the pad 10, defects caused by the pad 10 frequently occurred.
Therefore, in the related art, the reliability of the semiconductor device is deteriorated due to frequent defects caused by the inability to polish the pad using the conditioner.
SUMMARY OF THE INVENTION An object of the present invention is to provide a conditioner for a pad used in a CMP process of manufacturing a semiconductor device for improving the reliability of a semiconductor device by preventing polishing caused by constant polishing of a pad using a conditioner.

The conditioner of the pad used in the CMP process of manufacturing a semiconductor device according to the present invention for achieving the above object is to polish the surface of the pad so that the surface of the pad to smoothly polish predetermined films formed on the semiconductor substrate is optimized. The conditioner is characterized in that it is made by forming a cylindrical roller type that can be rotated.
Preferably, the conditioner is in contact with the pad is as long as the diameter of the pad.
It is preferable to attach diamond to the surface of the conditioner at predetermined intervals.
Hereinafter, exemplary embodiments of the present invention will be described in detail with reference to the accompanying drawings.
2 is a schematic diagram showing an embodiment of a pad and conditioner used in a CMP process of manufacturing a semiconductor device according to the present invention.
First, a pad 20 for smoothly polishing predetermined films formed on a semiconductor substrate is provided.
A conditioner 22 is provided to polish the pad 20 so that the surface of the pad 20 is optimized.
The conditioner 22 of the present invention can be formed in a cylindrical shape of a roller type (Roller Type) that can be rotated.
According to the present invention, the length of the conditioner 22 in contact with the pad 20 can be formed by the length of the original diameter of the pad 20, and a predetermined distance is provided on the surface of the conditioner 22. Diamonds can be attached to each other.
In the polishing of the pad 20 using the conditioner 22 of the present invention having such a configuration, since the conditioner 22 is constantly rotated, the surface of the pad 20 is polished so that the pad 20 is kept constant. It can be polished.
That is, the polishing of the pad 20 using the conditioner 22 of the present invention, which is made of a roller-type cylinder, is different from the diameter of the pad 20 unlike the conventional polishing of the pad 20 by dividing the area of the pad 20. That is, it is because the whole surface of the pad 20 is polished in accordance with the diameter.
Accordingly, since the surface of the pad 20 may be polished to be optimized, the present invention may minimize defects caused by the pad 20 when the CMP process using the pad 20 is performed.
That is, the present invention is because the profile of the surface of the pad 20 can be formed to be the same on the front surface of the pad 20.
In addition, since the surface of the pad 20 can be formed in the same profile, the life of the pad 20 can be extended.
Therefore, according to the present invention, since the surface of the pad can be polished to be optimized, defects can be minimized, thereby improving reliability of the semiconductor device.
Although the present invention has been described in detail only with respect to the described embodiments, it will be apparent to those skilled in the art that various modifications and variations are possible within the technical scope of the present invention, and such modifications and modifications are within the scope of the appended claims.
