Claims (20)
- 반도체 기판 상에 배치된 선택 트랜지스터;
상기 선택 트랜지스터의 드레인 영역과 연결되는 하부 콘택 플러그; 및
상기 하부 콘택 플러그 상의 자기 터널 접합 패턴을 포함하되,
상기 자기 터널 접합 패턴은 하부 전극, 상부 전극, 상기 상부 및 하부 전극들 사이의 제 1 및 제 2 자성층들, 및 상기 제 1 및 제 2 자성층들 사이의 터널 배리어층을 포함하며,
상기 자기 터널 접합 패턴은 상기 하부 콘택 플러그와 중첩되고,
상기 하부 전극의 두께는 상기 상부 전극의 두께보다 얇고,
상기 하부 전극은 상기 하부 콘택 플러그와 접촉하며, 비정질의 탄탈륨 질화막으로 이루어지고,
상기 상부 전극은 상기 하부 전극과 다른 금속 물질을 포함하는진 반도체 메모리 장치. - 제 1 항에 있어서,
상기 비정질의 탄탈륨 질화막은 1Å 내지 10Å의 두께를 갖는 반도체 메모리 장치. - 제 1 항에 있어서,
상기 비정질의 탄탈륨 질화막의 상부면의 표면 거칠기는 상기 하부 콘택 플러그의 상부면의 표면 거칠기보다 작은 반도체 메모리 장치. - 제 1 항에 있어서,
상기 반도체 기판 상에서 상기 선택 트랜지스터를 덮는 층간 유전막들; 및
상기 층간 유전막들 내에 배치되며, 상기 선택 트랜지스터와 상기 하부 콘택 플러그를 연결하는 하부 배선들을 더 포함하되,
상기 하부 배선들은 제1 금속 물질을 포함하고, 상기 하부 콘택 플러그는 제2 금속 물질을 포함하되,
상기 제 2 금속 물질의 비저항이 제 1 금속 물질의 비저항보다 큰 반도체 메모리 장치. - 제 4 항에 있어서,
상기 제 1 금속 물질은 구리 또는 구리합금을 포함하고, 상기 제 2 금속 물질은 텅스텐을 포함하는 반도체 메모리 장치. - 삭제

- 반도체 기판 상에서 서로 교차하는 제 1 및 제 2 배선들;
상기 제 1 배선과 연결된 선택 소자; 및
상기 선택 소자와 상기 제 2 배선 사이에 연결된 자기 터널 접합 패턴; 및
하부 전극과 상기 선택 소자를 연결하는 하부 콘택 플러그를을 포함하되,
상기 자기 터널 접합 패턴은:
상기 선택 소자와 연결되는 하부 전극,
상기 제 2 배선과 연결되는 상부 전극,
상기 상부 및 하부 전극들 사이의 제 1 및 제 2 자성층들; 및
상기 제 1 및 제 2 자성층들 사이의 터널 배리어층을 포함하되,
상기 하부 전극은 비정질의 탄탈륨 질화막으로 이루어지고,
상기 상부 전극은 결정질의 티타늄 질화막 및 금속막을 포함하되,
상기 하부 콘택 플러그는 상기 자기 터널 접합 패턴과 완전히 중첩되고,
상기 하부 전극의 두께는 상기 상부 전극의 두께보다 얇은 반도체 메모리 장치. - 제 12 항에 있어서,
상기 하부 전극은 상기 하부 콘택 플러그와 직접 접촉하며,
상기 하부 전극의 상부면의 표면 거칠기는 상기 하부 콘택 플러그의 상부면의 표면 거칠기보다 작은 반도체 메모리 장치. - 제 13 항에 있어서,
상기 하부 콘택 플러그는 텅스텐막을 포함하며, 상기 비정질의 탄탈륨 질화막은 상기 텅스텐막과 접촉하는 반도체 메모리 장치. - 삭제

상기 하부 콘택 플러그는 상기 자기 터널 접합 패턴과 완전히 중첩되고,
상기 하부 전극은 상기 제1 자성층의 측벽에 정렬된 측벽을 가지며,
상기 하부 전극의 두께는 상기 상부 전극의 두께보다 얇고,
상기 상부 전극은 상기 하부 전극과 다른 금속 물질을 포함하고,
상기 하부 배선들은 제 1 금속 물질을 포함하며, 상기 하부 콘택 플러그는 상기 제 1 금속 물질과 다른 제 2 금속 물질을 포함하되, 상기 제 2 금속 물질의 비저항이 제 1 금속 물질의 비저항보다 크고,
상기 하부 전극은 상기 하부 콘택 플러그와 접촉하며, 비정질의 탄탈륨 질화막으로 이루어지고,
상기 비정질 탄탈륨 질화막의 상부면의 표면 거칠기는 상기 하부 콘택 플러그의 상부면의 표면 거칠기보다 작은 반도체 메모리 장치. - 제 17 항에 있어서,
상기 하부 전극과 상기 제 1 자성층 사이에 씨드층; 및
상기 하부 전극과 상기 씨드층 사이에 금속 물질을 포함하는 텍스쳐 블록킹층을 더 포함하는 반도체 메모리 장치.
