Abstract
본 발명의 실시예에 따른 박막 태양전지는 기판 상에 형성된 후면전극, 상기 후면전극 상에 형성된 광 흡수층, 상기 광 흡수층 상에 형성된 버퍼층, 상기 버퍼층 상에 형성된 전면 투명전극, 상기 전면 투명전극의 가장자리 상에 형성되어 상기 전면 투명전극의 일부 상면을 노출시키는 그리드 전극, 및 상기 일부 상면이 노출된 상기 전면 투명전극의 상면을 덮는 반사 방지막을 포함하되, 상기 버퍼층은 티타늄 산화물(TiOx)로 이루어진다.
Description
본 발명은 박막 태양전지 및 그의 제조 방법에 관한 것으로, 더욱 상세하게는 화합물 반도체 태양전지의 버퍼층 및 그의 제조 방법에 관한 것이다.
태양전지는 태양광을 전기 에너지로 변환시키는 광전 에너지 변환 시스템(photovoltaic energy conversion system)이다. 태양전지에서 태양광은 전력을 만드는 에너지원으로 사용되기 때문에 유해한 물질이 발생되지 않는 청정 에너지원이다. 이에 따라 상기 태양광은 화석원료를 대체할 수 있는 대표적인 미래 친환경 에너지원으로 각광받고 있어, 태양전지에 대한 연구 개발이 증가하고 있다.
박막 태양전지는 비정질 또는 결정질 실리콘 박막 태양전지, CIGS계 박막 태양전지, CdTe 박막 태양전지가 있다. 이 중 CIGS계 박막 태양전지는 화합물 반도체 태양전지에 속한다. CIGS 광 흡수층은 CIS 화합물 반도체에 Ga을 추가하여 밴드갭을 증가시킨 소재이며, Ga의 양을 조절하여 밴드갭을 조절할 수 있다. CIGS계 박막 태양전지의 광흡수층은 CuInSe2(CIS)로 대표되는 II-Ⅲ-VI2족 화합물 반도체로 구성되며 직접천이형 에너지 밴드 갭을 가지며, 광 흡수계수가 높아서 1~2μm의 박막으로 고효율의 태양전지 제조가 가능하다.
본 발명이 해결하고자 하는 과제는 효율이 보다 향상된 박막 태양전지에 관한 것이다.

본 발명의 일 실시예에 따른 박막 태양전지는 기판 상에 형성된 후면전극, 상기 후면전극 상에 형성된 광 흡수층, 상기 광 흡수층 상에 형성된 버퍼층, 상기 버퍼층 상에 형성된 전면 투명전극, 상기 전면 투명전극의 가장자리 상에 형성되어 상기 전면 투명전극의 일부 상면을 노출시키는 그리드 전극, 및 상기 일부 상면이 노출된 상기 전면 투명전극의 상면을 덮는 반사 방지막을 포함하되, 상기 버퍼층은 티타늄 산화물(TiOx)로 이루어져 있다.
상기 티타늄 산화물의 x값은 0.75보다 크거나 같고 2.0보다 작을 수 있다.
상기 버퍼층은 1.15eV 내지 3.3eV의 에너지 밴드갭을 가질 수 있다.
상기 버퍼층은 상기 광 흡수층과 접촉하는 상기 버퍼층의 계면에서 상기 전면 투명전극과 접촉하는 상기 버퍼층의 계면으로 가까울수록 점진적으로 커지는 에너지 밴드갭을 가질 수 있다.
상기 버퍼층은 n형 도펀트를 포함할 수 있다.

본 발명의 일 실시예에 따른 박막 태양전지의 제조 방법은 기판 상에 후면전극을 형성하는 것, 상기 후면전극 상에 광 흡수층을 형성하는 것, 상기 광 흡수층 상에 버퍼층을 형성하는 것, 상기 버퍼층 상에 전면 투명전극을 형성하는 것, 상기 전면 투명전극의 가장자리 상면이 노출되도록 상기 전면 투명전극 상에 반사 방지막을 형성하는 것, 및 노출된 상기 전면 투명전극의 가장자리 상에 그리드 전극을 형성하는 것을 포함하되, 상기 버퍼층은 티타늄 산화물(TiOx)로 이루어져 있다.
상기 버퍼층은 원자 층 증착법 또는 반응성 스퍼터링법을 사용하여 형성될 수 있다.
상기 원자 층 증착법은, 티타늄(Ti) 전구체를 공급하여 상기 광 흡수층 상에 상기 티타늄 전구체를 흡착시키는 것, 아르곤(Ar) 가스를 제 1 퍼지하여 상기 광 흡수층 상에 비 흡착된 상기 티타늄 전구체를 제거하는 것, 산소 전구체를 공급하여 상기 광 흡수층의 표면에 흡착된 상기 티타늄 전구체와 반응시켜 이산화 티타늄(TiO2)을 형성하는 것, 아르곤 가스를 제 2 퍼지하여 상기 반응하여 발생된 불순물과 미반응된 상기 산소 전구체를 제거하는 것, 및 상기 이산화 티타늄(TiO2)을 환원시키는 것을 포함할 수 있다.
상기 반응성 스퍼터링 증착법은 티타늄 금속을 스퍼터링 타겟으로 사용하고, 스터퍼링 공정 동안 공급되는 산소 가스(O2)의 양을 점차적으로 증가시키는 것을 포함할 수 있다.
상기 버퍼층은 상기 광 흡수층보다 크고 상기 전면 투명전극보다 작은 에너지 밴드갭을 가지고, 상기 버퍼층의 에너지 밴드갭이 상기 광 흡수층의 에너지 밴드갭에서 상기 전면 투명전극의 에너지 밴드갭으로 점차적으로 증가하도록 형성하는 것을 포함할 수 있다.
상기 버퍼층에 n형 도펀트의 도핑 농도를 연속적으로 다르게 도핑하는 것을 더 포함할 수 있다.
상기 광 흡수층은 CIGS계 광 흡수층 또는 CZTS계 광 흡수층일 수 있다.
본 발명의 일 실시예에 따른 박막 태양전지의 버퍼층은 상기 티타늄 산화물(TiOx)로 이루어져 있어 환경오염에 영향을 주기 않는다. 뿐만 아니라, 연속적으로 변화하는 에너지 밴드갭을 갖는 상기 버퍼층을 형성하여 상기 광 흡수층에 형성된 전자와 홀을 효과적으로 수집할 수 있다. 따라서, 효율이 향상된 박막 태양전지를 제공할 수 있다.

도 1을 참조하면, 박막 태양전지(100)는 기판(110) 상에 후면전극(120), 광 흡수층(130), 버퍼층(140), 전면전극(150)이 차례로 형성되어 있다. 상기 전면전극(150)의 가장자리 상에 그리드 전극(170)이 형성될 수 있고, 상기 그리드 전극(170)이 형성되지 않은 나머지 상기 전면전극(150) 상에 반사 방지막(160)이 형성될 수 있다. 상기 박막 태양전지(100)는 화합물 반도체 태양전지이다.
상기 기판(110)은 소다회 유리(sodalime glass) 기판일 수 있다. 상기 소다회 유리 기판에 나트륨이 포함되어 있다. 상기 소다회 유리 기판에 포함되어 있는 상기 나트륨(Na)은 상기 화합물 반도체 태양전지(100)의 상기 광 흡수층(130)으로 확산되어, 상기 광 흡수층(130)의 결정계의 향상에 기여한다. 이에 따라, 상기 화합물 반도체 태양전지(100)의 광전 변환 효율을 증가시킬 수 있다. 이와 다르게, 상기 기판(110)은 알루미나(alumina, Al2O3), 석영과 같은 세라믹 기판, 스테인리스 스틸(stainless steel), 구리 테이프(Cu tape), 크롬 스틸(Cr steel), 니켈(Ni)과 철(Fe)의 합금(alloy)인 코바(Kovar), 티타늄(Ti), 페라이트 스틸(ferritic steel), 몰리브덴(Mo) 등의 금속 기판 또는 캡톤(Kapton), 폴리 에스테르(polyester) 또는 폴리이미드 필름(polyimide film)(예를 들어, Upilex, ETH-PI) 등의 유연한 고분자 필름일 수 있다.
상기 후면전극(120)은 금속 물질로 이루어질 수 있다. 상기 후면 전극(120)은 상기 기판(110)과 박리현상이 일어나지 않기 위하여 상기 기판(110)과 열 평창 계수의 차이가 적은 물질로 형성될 수 있다. 상기 후면 전극(110)은 예를 들어, 몰리브덴(Molybdenum, Mo)으로 이루어질 수 있다. 상기 몰리브덴(Mo)은 높은 전기 전도도, 다른 박막과의 오믹 접합(ohmic contact)형성 특성, 셀레늄(Se) 분위기 하에서 고온 안정성을 가질 수 있다.
상기 광 흡수층(130)은 II-Ⅲ-VI2족 화합물 반도체로 형성될 수 있다.
본 발명의 일 실시예에 따르면, 상기 광 흡수층(130)은 예를 들어, CuInSe2, Cu(In, Ga)Se2, Cu(Al, In)Se2, Cu(Al, Ga)Se2, Cu(In,Ga)(S,Se)2, (Au,Ag,Cu)(In,Ga,Al)(S,Se)2로 이루어진 CIGS계 광 흡수층일 수 있다. 상기 CIGS계 광흡수층은 Cu가 속해있는 II 족, In이 속해있는 III 족, Se가 속해있는 IV족 원소들의 일부가 같은 족의 다른 원소로 대체된 화합물 반도체 광흡수층일 수 있다. 다른 실시예에 따르면, 상기 광 흡수층(130)은 예를 들어, Cu2ZnSn(S, Se)4로 이루어진 CZTS광 흡수층일 수 있다. 상기 광 흡수층(130) 캘코파이라이트(chalcopyrite)계 화합물 반도체일 수 있다. 상기 광 흡수층(130)은 약 1.15eV 내지 약 1.2eV의 에너지 밴드갭을 가질 수 있다.
상기 버퍼층(140)은 상기 광 흡수층(130)과 상기 전면 투명전극(150)의 중간에 위치하는 에너지 밴드갭을 갖는 것이 바람직하다. 예를 들어, 상기 버퍼층(140) 약 1.15eV 내지 약 3.3 eV의 에너지 밴드갭을 가질 수 있다.
상기 버퍼층(140)은 티타늄 산화물(TiOx)로 이루어질 수 있다. 상기 티타늄 산화물(TiOx)은 x값이 증가함으로써 에너지 밴드갭이 증가될 수 있다. 상기 티타늄 산화물(TiOx)은 통상적인 티타늄 산화물(TiO2)과 달리 x값이 2보다 작은 것을 특징으로 한다. 본 발명의 실시예에 따르면, 상기 티타늄 산화물(TiOx)의 x는 0.75≤X<2.0의 값을 가질 수 있다. 이에 따라, 티타늄 산화물(TiOx)은 상기 광 흡수층(130)과 상기 전면 투명전극(150)의 중간에 위치하는 에너지 밴드갭을 가질 수 있다.
상기 티타늄 산화물(TiOx)은 연속적으로 값이 변하는 에너지 밴드갭을 가질 수 있다. 상세하게, 상기 버퍼층(140)의 밴드갭은 상기 광 흡수층(130)과 접촉하는 상기 버퍼층(140)의 계면에서 상기 전면 투명전극(150)과 접촉하는 상기 버퍼층(140)의 계면으로 가까워질수록 더 커질 수 있다. 이때, 상기 광 흡수층(130)과 접촉하는 상기 버퍼층(140)의 계면의 에너지 밴드갭은 상기 광 흡수층(130)의 에너지 밴드갭과 유사할 수 있고, 상기 전면 투명전극(150)과 접촉하는 상기 버퍼층(140)의 계면의 에너지 밴드갭은 상기 전면 투명전극(150)의 에너지 밴드갭과 유사할 수 있다.
상기 버퍼층(140)은 티타늄 산화물(TiOx)의 x값이 0.75≤X<2.0이므로 n형 반도체일 수 있다. 이에 따라, 상기 버퍼층(140)에 n형 도펀트가 도핑될 수 있다. 상기 n형 도펀트는 상기 버퍼층(140)의 n형 특성을 더 강하게 하는 것일 수 있다. 상기 n형 도펀트는 상기 버퍼층(140)에 연속적으로 다른 농도로 도핑될 수 있다. 상세하게, 상기 버퍼층(140)의 도핑 농도는 상기 광 흡수층(130)과 접촉하는 상기 버퍼층(140)의 계면에서 상기 전면 투명전극(150)과 접촉하는 상기 버퍼층(140)의 계면으로 가까워질수록 커지거나 작아질 수 있다.
기존의 상기 버퍼층(140)의 물질로 사용된 황화 카드뮴(CdS)은 환경 오염 물질인 반면에 상기 티타늄 산화물(TiOx)은 환경오염에 영향을 주지 않는다. 뿐만 아니라, 상기 버퍼층(140)을 연속적으로 변화하는 에너지 밴드갭을 갖는 물질로 형성하여 상기 광 흡수층(130)에 형성된 전자와 홀을 효과적으로 수집할 수 있다. 따라서, 효율이 향상된 박막 태양전지를 형성할 수 있다.
상기 전면 투명전극(150)은 상기 태양전지(100)의 앞면에 형성되어 윈도우(window) 기능을 할 수 있다. 이에 따라, 상기 전면 투명전극(150)은 광 투과율이 높고 전기 전도성이 높은 물질로 형성될 수 있다. 예를 들면, 상기 전면 투명전극(150)은 아연 산화막(ZnO, Zinc Oxide)으로 이루어질 수 있다. 상기 아연 산화막은 약 3.3eV의 에너지 밴드갭을 가지며, 약 80% 이상의 높은 광투과율을 가질 수 있다. 상기 아연 산화막은 알루미늄(Al) 또는 붕소(B) 등이 도핑되어 1x10-4Ωcm낮은 저항값을 가질 수 있다. 상기 붕소(B)가 도핑되면, 근적외선 영역의 광투과도가 증가하여 단락전류를 증가시킬 수 있다.
이와 다르게, 상기 전면 투명전극(150)은 전기광학적 특성이 뛰어난 ITO(Indium Tin Oxide) 박막이 상기 ZnO 박막 위에 더 포함될 수 있다. 상기 전면 투명전극(150)은 도핑되지 않은 i-형(진성 반도체)의 ZnO 박막 위에 낮은 저항을 가진 n형의 ZnO 박막의 적층막일 수 있다.
상기 반사 방지막(160)은 상기 태양전지(100)에 입사되는 태양광의 반사 손실을 감소시킬 수 있다. 이에 따라, 상기 반사 방지막(160)에 의하여 상기 태양전지(10)의 효율이 향상될 수 있다. 상기 반사 방지막(150)은 예를 들어, MgF2로 형성될 수 있다.
상기 그리드 전극(170)은 상기 태양전지(100) 표면에서의 전류를 수집하기 위한 것이다. 상기 그리드 전극(170)은 상기 전면 투명전극(150)의 전도성을 증가시킬 수 있다. 상기 그리드 전극(170)은 알루미늄(Al) 또는 니켈(Ni)/알루미늄(Al) 등의 금속으로 형성될 수 있다. 상기 그리드 전극(160)이 차지하는 부분은 태양광이 입사되지 않기 때문에, 그 부분을 최소화할 필요가 있다.
도 2는 본 발명의 일 실시예에 따른 박막 태양전지의 제조 방법을 나타낸 순서도이다. 도 3 내지 도 8은 본 발명의 일 실시예에 따른 박막 태양전지의 제조 방법을 나타낸 단면도들이다.
도 2 및 도 3을 참조하면, 기판(110) 상에 후면전극(120)을 형성한다(S10). 상기 기판(110)은 소다회 유리(sodalime glass) 기판, 알루미나와 같은 세라믹 기판, 스테인리스 강, 구리 테이프 등의 금속 기판 또는 고분자 필름 중 어느 하나로 형성될 수 있다. 본 발명의 일 실시예에 따르면, 상기 기판(110)은 소다회 유리로 형성될 수 있다.
상기 후면전극(120)은 비저항이 낮으며, 열팽창계수의 차이로 인하여 상기 기판(110)과 상기 후면전극(120) 사이에 박리현상이 일어나지 않는 물질로 형성될 수 있다. 상기 후면전극(120)은 예를 들어, 몰리브덴(Molybdenum, Mo)으로 형성될 수 있다. 상기 몰리브덴(Mo)은 높은 전기전도도를 가지며, 다른 박막과의 오믹 접합(ohmic contact) 형성 특성이 우수하며, 셀레늄(Se) 분위기 하에서 고온 안정성을 가질 수 있다. 상기 후면전극(120)은 스퍼터링(sputtering)법, 예를 들어 직류(direct current, DC) 스퍼터링법을 사용하여 형성할 수 있다.
도 2 및 도 4를 참조하면, 상기 후면전극(120) 상에 광 흡수층(130)을 형성한다(S20). 상기 광 흡수층(130)은 예를 들어, CuInSe2, Cu(In, Ga)Se2, Cu(Al, In)Se2, Cu(Al, Ga)Se2, Cu(In,Ga)(S,Se)2, (Au,Ag,Cu)(In,Ga,Al)(S,Se)2로 이루어진 CIGS계 광 흡수층일 수 있다. 다른 실시예에 따르면, 상기 광 흡수층(130)은 예를 들어, Cu2ZnSnS4로 이루어진 CZTS계 광 흡수층일 수 있다. 상기 광 흡수층(130) 캘코파이라이트(chalcopyrite)계 화합물 반도체일 수 있다. 상기 광 흡수층(130)은 약 1.15eV 내지 약 1.2eV의 에너지 밴드갭을 가질 수 있다.
상기 광 흡수층(130)은 물리적인 방법 또는 화학적인 방법으로 형성될 수 있다. 상기 물리적인 방법은 예를 들어, 증발법(evaporation method) 또는 스퍼터링과 셀렌화(selenization) 공정의 혼합법일 수 있다. 상기 화학적인 방법은 예를 들어, 전기도금법(electroplating method)일 수 있다.
이와 다르게, 상기 광 흡수층(130)은 동시증발법(co-evaporation method) 또는 후면전극(120) 상에 나노 크기의 입자(분말, 콜로이드 등)를 합성하고, 이를 용매와 혼합하여 스크린 프린팅(screen printing)한 후 반응소결시켜 형성될 수 있다.
도 2 및 도 5를 참조하면, 상기 광 흡수층(130) 상에 버퍼층(140)을 형성한다(S30).
상기 버퍼층(140)은 티타늄 산화물(TiOx)로 형성될 수 있다. 상기 버퍼층(140)은 하나의 에너지 밴드갭을 가질 수 있다. 상기 버퍼층(140)은 상기 광 흡수층(130)과 전면 투명전극(150)의 중간에 위치하는 에너지 밴드갭을 갖는 것이 바람직하다. 이에 따라, 상기 티타늄 산화물(TiOx)의 x는 0.75≤x<2.0의 값을 갖도록 형성될 수 있다. 상기 버퍼층(140)은 약 1.15eV 내지 약 3.3eV 사이의 에너지 밴드갭을 가질 수 있다.
이와 달리, 상기 버퍼층(140)의 에너지 밴드갭은 상기 광 흡수층(130)과 접촉하는 상기 버퍼층(140)의 계면에서 상기 전면 투명전극(150)과 접촉하는 상기 버퍼층(140)의 계면으로 가까워질수록 점진적으로 커질 수 있다. 상세하게, 상기 버퍼층(140)은 일정하게 증가하는 에너지 밴드갭을 가질 수 있고, 점진적으로 증가하다가 일부 영역에서 일정한 에너지를 갖는 에너지 밴드갭을 가질 수 있다. 또한, 상기 버퍼층(140)은 일정한 밴드갭 에너지를 갖는 영역과 점진적으로 증가하는 에너지를 갖는 에너지 밴드갭을 가질 수 있다. 이때, 상기 광 흡수층(130)과 접촉하는 상기 버퍼층(140)의 계면의 에너지 밴드갭은 상기 광 흡수층(130)의 에너지 밴드갭과 유사할 수 있고, 상기 전면 투명전극(150)과 접촉하는 상기 버퍼층(140)의 계면의 에너지 밴드갭은 상기 전면 투명전극(150)의 에너지 밴드갭과 유사할 수 있다.
상기 버퍼층(140)은 원자 층 증착법(Atomic Layer Deposition)으로 형성될 수 있다.
상기 원자 층 증착법(Atomic Layer Deposition)은 티타늄(Ti) 전구체를 공급하여 상기 광 흡수층(130) 상에 상기 티타늄 전구체를 흡착시키는 것, 아르곤(Ar) 가스를 제 1 퍼지하여 상기 광 흡수층(130) 상에 비 흡착된 상기 티타늄 전구체를 제거하는 것, 산소 전구체를 공급하여 상기 광 흡수층(130)의 표면에 흡착된 상기 티타늄 전구체와 반응시키는 것, 아르곤 가스를 제 2 퍼지하여 상기 반응하여 발생된 불순물과 미반응된 상기 산소 전구체를 제거하는 것, 및 상기 티타늄 전구체와 상기 산소 전구체와 반응하여 형성된 이산화 티타늄(TiO2)을 환원시키는 것을 포함한다. 상기 공정은 상기 원자 층 증착법의 1 싸이클(cycle) 공정이며, 상기 공정을 반복하여 상기 티타늄 산화물(TiOx)을 포함하는 박막을 형성할 수 있다. 상기 산소 전구체는 산소, 물(H2O), 오존, 또는 이산화 질소 등과 같이 산소를 공급할 수 있는 산화 가스일 수 있다.
상기 이산화 티타늄(TiO2)의 환원공정은 수소가스의 유량, 수소 플라즈마 파워, 수소 플라즈마 온도, 및 수소 또는 환원 분위기를 유지하는 시간 등의 플라즈마 조건을 조절하는 것을 포함할 수 있다. 상기 플라즈마 조건을 조절하여 상기 이산화 티타늄(TiO2)의 환원 정도를 조절할 수 있다. 즉, 상기 플라즈마의 조건에 따라 상기 티타늄 산화물(TiOx)의 x값이 달라질 수 있다. 상기 티타늄 산화물(TiOx)의 x값은 상기 이산화 티타늄(TiO2)의 환원이 많이 될수록 작아질 수 있다.
상기 버퍼층(140)은 연속적으로 변화하는 에너지 밴드갭을 가질 수 있다. 상세하게, 상기 버퍼층(140)은 상기 원자 층 증착 공정의 1 싸이클(cycle) 진행할 때마다 상기 이산화 티타늄(TiO2)을 환원시키기 위한 상기 플라즈마 조건을 다르게 하여 형성될 수 있다. 본 발명의 일 실시예에 따르면, 상기 버퍼층(140)을 형성할 때, 상기 이산화 티타늄(TiO2)의 환원 시간을 점차 줄일 수 있다.
이와 달리, 상기 버퍼층(140)은 반응성 스퍼터링 증착법으로 형성될 수 있다. 상기 반응성 스퍼터링 증착법은 티타늄 금속을 스퍼터링 타겟으로 사용하고, 스터퍼링 공정 동안 산소 가스(O2)를 공급하여 상기 버퍼층(140)을 형성할 수 있다. 상기 스퍼터링 공정 동안 상기 산소 가스(O2)의 양을 점차 증가하여 상기 티타늄 산화물(TiOx)의 x값이 증가하는 상기 버퍼층(140)의 에너지 밴드갭을 형성할 수 있다.
상기 버퍼층(140)은 티타늄 산화물(TiOx)의 x값이 0.75≤X<2.0이므로 n형 반도체일 수 있다. 이에 따라, 상기 버퍼층(140)은 n형 도펀트가 도핑될 수 있다. 상기 n형 도펀트는 상기 버퍼층(140)의 n형 특성을 더 강하게 하는 것일 수 있다. 상기 버퍼층(140)은 상기 n형 도펀트의 도핑 농도를 연속적으로 다르게 하여 형성될 수 있다. 상세하게, 상기 버퍼층(140)의 도핑 농도는 상기 광 흡수층(130)과 접촉하는 상기 버퍼층(140)의 계면에서 상기 전면 투명전극(150)과 접촉하는 상기 버퍼층(140)의 계면으로 가까워지면서 커지거나 작아질 수 있다.
도 2 및 도 6을 참조하면, 상기 버퍼층(140) 상에 전면 투명전극(150)을 형성한다(S40). 상기 전면 투명전극(150)은 광 투과율이 높고 전기 전도성이 우수한 물질로 형성될 수 있다.
예를 들면, 상기 전면 투명전극(150)은 ZnO 박막으로 형성될 수 있다. 상기 ZnO 박막은 약 3.3eV의 에너지 밴드갭을 가지며, 약 80% 이상의 높은 광투과율을 가질 수 있다. 이때, 상기 ZnO 박막은 ZnO 타겟을 사용하여 RF(Radio Frequency) 스퍼터링 방법으로 증착하는 방법, Zn 타겟을 이용한 반응성 스퍼터링 방법 또는 유기금속화학증착(organic metal chemical vapor deposition)법 등으로 형성할 수 있다. 상기 ZnO 박막은 낮은 저항값을 갖도록 알루미늄(Al) 또는 붕소(B) 등을 도핑하여 형성할 수 있다.
이와 다르게, 상기 전면 투명전극(150)은 상기 ZnO 박막 위에 전기광학적 특성이 뛰어난 ITO 박막이 적층되어 형성될 수 있다. 또한, 상기 전면 투명전극(150)은 도핑되지 않은 i-형의 ZnO 박막 위에 낮은 저항을 가진 n형의 ZnO 박막이 적층되어 형성될 수 있다. 상기 ITO 박막은 통상의 스퍼터링법을 사용하여 형성할 수 있다.
도 2 및 도 7를 참조하면, 상기 전면 투명전극(150) 상의 일 영역에 반사 방지막(160)을 추가로 형성한다(S60). 상기 반사 방지막(160)은 상기 태양전지(100)에 입사되는 태양광의 반사 손실을 감소시킬 수 있다. 상기 반사 방지막(160)에 의하여 상기 화합물 반도체 태양전지(100)의 효율이 향상될 수 있다. 일례로, 상기 반사 방지막(160)은 MgF2 박막으로 형성될 수 있다. 상기 MgF2 박막은 전자빔 증발(E-beam evaporation)법을 사용하여 형성할 수 있다.
도 2 및 도 8를 참조하면, 상기 반사 방지막(160)의 일측 상기 전면 투명전극(150) 상에 그리드 전극(170)을 형성한다(S70). 상기 그리드 전극(170)은 상기 태양전지(100) 표면에서의 전류를 수집하기 위한 것이다. 상기 그리드 전극(170)은 알루미늄(Al) 또는 니켈(Ni)/알루미늄(Al) 등의 금속으로 형성될 수 있다. 상기 그리드 전극(170)은 스퍼터링 방법을 사용하여 형성할 수 있다. 상기 그리드 전극(170)이 차지하는 부분은 태양광이 입사되지 않기 때문에, 그 부분을 최소화할 필요가 있다.
이상, 첨부된 도면을 참조하여 본 발명의 실시예를 설명하였지만, 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자는 본 발명이 그 기술적 사상이나 필수적인 특징을 변경하지 않고서 다른 구체적인 형태로 실시될 수 있다는 것을 이해할 수 있을 것이다. 그러므로 이상에서 기술한 실시예에는 모든 면에서 예시적인 것이며 한정적이 아닌 것으로 이해해야만 한다.

Claims (15)
- 기판 상에 형성된 후면전극;
상기 후면전극 상에 형성된 광 흡수층;
상기 광 흡수층 상에 형성된 버퍼층;
상기 버퍼층 상에 형성된 전면 투명전극;
상기 전면 투명전극의 가장자리 상에 형성되어 상기 전면 투명전극의 일부 상면을 노출시키는 그리드 전극; 및
상기 일부 상면이 노출된 상기 전면 투명전극의 상면을 덮는 반사 방지막을 포함하되,
상기 버퍼층은 티타늄 산화물(TiOx)로 이루어지고,
상기 버퍼층은 도펀트를 포함하고,
상기 도펀트의 도핑 농도는 상기 광 흡수층과 접촉하는 상기 버퍼층의 계면에서 상기 전면 투명전극과 접촉하는 상기 버퍼층의 계면으로 가까워질수록 점진적으로 커지거나 작아지는 박막 태양전지. - 제 1 항에 있어서,
상기 티타늄 산화물의 x값은 0.75보다 크거나 같고 2.0보다 작은 박막 태양전지. - 제 1 항에 있어서,
상기 버퍼층은 1.15eV 내지 3.3eV의 에너지 밴드갭을 갖는 박막 태양전지. - 제 3 항에 있어서,
상기 버퍼층은 상기 광 흡수층과 접촉하는 상기 버퍼층의 계면에서 상기 전면 투명전극과 접촉하는 상기 버퍼층의 계면으로 가까워질수록 점진적으로 커지는 에너지 밴드갭을 갖는 박막 태양전지. - 삭제

- 제 1 항에 있어서,
상기 광 흡수층은 CIGS계 광 흡수층 또는 CZTS계 광 흡수층인 박막 태양전지. - 기판 상에 후면전극을 형성하는 것;
상기 후면전극 상에 광 흡수층을 형성하는 것;
상기 광 흡수층 상에 버퍼층을 형성하는 것;
상기 버퍼층 상에 전면 투명전극을 형성하는 것;
상기 전면 투명전극의 가장자리 상면이 노출되도록 상기 전면 투명전극 상에 반사 방지막을 형성하는 것; 및
노출된 상기 전면 투명전극의 가장자리 상에 그리드 전극을 형성하는 것을 포함하되,
상기 버퍼층은 티타늄 산화물(TiOx)로 이루어지고,
상기 버퍼층은 원자 층 증착법을 사용하여 형성되고,
상기 원자 층 증착법은,
티타늄(Ti) 전구체를 공급하여 상기 광 흡수층 상에 상기 티타늄 전구체를 흡착시키는 것;
아르곤(Ar) 가스를 제 1 퍼지하여 상기 광 흡수층 상에 비 흡착된 상기 티타늄 전구체를 제거하는 것;
산소 전구체를 공급하여 상기 광 흡수층의 표면에 흡착된 상기 티타늄 전구체와 반응시켜 이산화 티타늄(TiO2)을 형성하는 것;
아르곤 가스를 제 2 퍼지하여 상기 반응하여 발생된 불순물과 미반응된 상기 산소 전구체를 제거하는 것; 및
상기 이산화 티타늄(TiO2)을 환원시키는 것을 포함하는 박막 태양전지의 제조 방법. - 기판 상에 후면전극을 형성하는 것;
상기 후면전극 상에 광 흡수층을 형성하는 것;
상기 광 흡수층 상에 버퍼층을 형성하는 것;
상기 버퍼층 상에 전면 투명전극을 형성하는 것;
상기 전면 투명전극의 가장자리 상면이 노출되도록 상기 전면 투명전극 상에 반사 방지막을 형성하는 것; 및
노출된 상기 전면 투명전극의 가장자리 상에 그리드 전극을 형성하는 것을 포함하되,
상기 버퍼층은 티타늄 산화물(TiOx)로 이루어지고,
상기 버퍼층은 반응성 스퍼터링 증착법을 사용하여 형성되고,
상기 반응성 스퍼터링 증착법은 티타늄 금속을 스퍼터링 타겟으로 사용하고, 스터퍼링 공정 동안 공급되는 산소 가스(O2)의 양을 점차적으로 증가시키는 것을 포함하는 박막 태양전지의 제조 방법. - 삭제

- 제 9 항 또는 제 10 항에 있어서, 상기 버퍼층은 상기 광 흡수층보다 크고 상기 전면 투명전극보다 작은 에너지 밴드갭을 가지고, 상기 버퍼층의 에너지 밴드갭이 상기 광 흡수층의 에너지 밴드갭에서 상기 전면 투명전극의 에너지 밴드갭으로 점차적으로 증가하도록 형성하는 것을 포함하는 박막 태양전지의 제조 방법.

상기 버퍼층에 n형 도펀트의 도핑 농도를 연속적으로 다르게 도핑하는 것을 더 포함하는 박막 태양전지의 제조 방법. - 제 9 항 또는 제 10 항에 있어서,
상기 광 흡수층은 CIGS계 광 흡수층 또는 CZTS계 광 흡수층인 박막 태양전지의 제조 방법.
