Abstract
실시예는 태양전지 및 이의 제조방법을 제공한다. 실시예에 따른 태양전지는 지지기판 상에 배치되는 후면 전극층; 상기 후면 전극층 상에 배치되며, 탄소구조체를 포함하는 광 흡수층; 및 상기 광 흡수층 상에 배치되는 전면 전극층을 포함한다.
Description
실시예는 태양전지 및 이의 제조방법에 관한 것이다.
태양전지는 p-n 접합 다이오드에 빛을 쪼이면 전자가 생성 되는 광기전력 효과(photovoltaic effect)를 이용하여 빛 에너지를 전기 에너지로 변환시키는 소자로 정의할 수 있다. 태양전지는 접합 다이오드로 사용되는 물질에 따라, 실리콘 태양전지, I-III-VI족 또는 III-V족 화합물로 대표되는 화합물 반도체 태양전지, 염료감응 태양전지, 유기물 태양전지로 나눌 수 있다.
I-III-VI족 Chalcopyrite계 화합물 반도체 중 하나인 CIGS(CuInGaSe) 태양전지는 광 흡수가 뛰어나고, 얇은 두께로도 높은 광전 변환효율을 얻을 수 있으며, 전기 광학적 안정성이 매우 우수하여 기존 실리콘 태양전지를 대체할 수 있는 태양전지로 부각되고 있다.
CIGS 태양전지는 일반적으로 Cu(In,Ga)Se2 의 조성을 가지는 빛 흡수 박막 층과 CdS 또는 그 밖의 n-type 화합물 반도체로 이루어진 버퍼(buffer) 박막 층이 가장 핵심적인 구성 요소라 할 수 있고, 특히 CIS 또는 CIGS 빛 흡수 층은 이러한 태양전지의 성능을 결정짓는 가장 중요한 요소라고 할 수 있다.
CIS 또는 CIGS 빛 흡수 층은 주로 Se 기체 공정에서 금속 원소들의 동시증발법을 이용하여 제조하거나 Cu-Ga-In 합금 층을 진공 증착한 후 마지막으로 셀렌화 공정을 통해 제조하고 있는데, 이 때문에 대면적화가 어렵다는 점과 독성물질인 셀렌화합물을 기체 상태로 사용하는 것으로 인해 대기 오염 가능성이 높다는 큰 단점이있다. 또한, 이러한 방법을 통해 제조된 CIGS 태양전지는 높은 광전환 효율을 보이나 진공 장비를 이용해야 한다는 점과 원료 금속의 손실이 많다는 점 등에서 고비용 CIGS 박막 제조 공정이라고 할 수 있다.
실시예는 광-전 변환효율이 향상된 태양전지 및 이의 제조 방법을 제공하고자 한다.
실시예에 따른 태양전지는 지지기판 상에 배치되는 후면 전극층; 상기 후면 전극층 상에 배치되며, 탄소구조체를 포함하는 광 흡수층; 및 상기 광 흡수층 상에 배치되는 전면 전극층을 포함한다.
실시예에 따른 태양전지의 제조방법은 지지기판 상에 후면 전극층을 형성하는 단계; 상기 후면 전극층 상에 탄소구조체를 포함하는 광 흡수층을 형성하는 단계; 및 상기 광 흡수층 상에 전면 전극층을 형성하는 단계를 포함한다.
실시예에 따른 태양전지는 그래핀을 포함하는 광 흡수층을 제공한다. 그래핀은 전기 전도도 및 전자 이동도 등의 전기적 성질이 뛰어나므로, 실시예에 따른 태양전지는 광 흡수층 내의 전자 이동도를 약 100배 이상 증가시킬 수 있고, 보다 얇은 박막 두께에서도 충분한 Jsc를 얻어 소자 효율을 높일 수 있다.
도 1 내지 도 4는 실시예에 따른 태양전지의 제조방법을 도시하는 단면도들이다.
실시예의 설명에 있어서, 각 기판, 층, 막 또는 전극 등이 각 기판, 층, 막, 또는 전극 등의 "상(on)"에 또는 "아래(under)"에 형성되는 것으로 기재되는 경우에 있어, "상(on)"과 "아래(under)"는 "직접(directly)" 또는 "다른 구성요소를 개재하여(indirectly)" 형성되는 것을 모두 포함한다. 또한 각 구성요소의 상 또는 아래에 대한 기준은 도면을 기준으로 설명한다. 도면에서의 각 구성요소들의 크기는 설명을 위하여 과장될 수 있으며, 실제로 적용되는 크기를 의미하는 것은 아니다.
본 명세서에서 사용되는 "그래핀(grapheme)" 이라는 용어는 복수개의 탄소원자들이 서로 공유결합으로 연결되어 폴리시클릭 방향족 분자를 형성하는 그래핀이 층 또는 시트 형태를 형성한 것으로서, 상기 공유결합으로 연결된 탄소원자들은 기본 반복단위로서 6 원환을 형성하나, 5 원환 및/또는 7 원환을 더 포함하는 것도 가능하다. 따라서 상기 그래핀은 서로 공유 결합된 탄소원자들(통상 sp2 결합)의 단일층으로서 보이게 된다. 상기 그래핀은 다양한 구조를 가질 수 있으며, 이와 같은 구조는 그래핀 내에 포함될 수 있는 5 원환 및/또는 7 원환의 함량에 따라 달라질 수 있다. 상기 그래핀은 상술한 바와 같은 그래핀의 단일층으로 이루어질 수 있으나, 이들이 여러 개 서로 적층되어 복수층을 형성하는 것도 가능하며, 통상 상기 그래핀의 측면 말단부는 수소원자로 포화될 수 있다.
도 1 내지 도 4는 실시예에 따른 태양전지의 제조방법을 설명하는 단면도들이다. 이하에서는, 도 1 내지 도 4를 참조하여 실시예에 따른 태양전지 및 이의 제조방법에 대해 상세 서술하기로 한다.
도 1을 참조하면, 상기 지지기판(100) 상에 후면 전극층(200)이 형성된다. 상기 지지기판(100)은 플레이트 형상을 가지며, 후면 전극층(200), 광 흡수층(300), 버퍼층(400), 고저항 버퍼층(400) 및 전면 전극층(600)을 지지한다.
상기 지지기판(100)은 절연체일 수 있다. 상기 지지기판(100)은 유리기판, 플라스틱기판 또는 금속기판일 수 있다. 더 자세하게, 상기 지지기판(100)은 소다 라임 글래스(soda lime glass) 기판일 수 있다. 상기 지지기판(100)은 투명할 수 있다. 상기 지지기판(100)은 리지드하거나 플렉서블할 수 있다.
상기 후면 전극층(200)은 PVD(Physical Vapor Deposition) 또는 도금의 방법으로 상기 지지기판(100) 상에 형성될 수 있다.
상기 후면 전극층(200)은 도전층이다. 상기 후면 전극층(200)은 몰리브덴(Mo), 금(Au), 알루미늄(Al), 크롬(Cr), 텅스텐(W) 및 구리(Cu) 중 적어도 하나를 포함할 수 있다. 이 가운데, 몰리브덴(Mo)은 다른 원소에 비해 상기 지지기판(100)과 열팽창 계수의 차이가 적기 때문에 접착성이 우수하여 박리현상이 발생하는 것을 방지할 수 있고, 상술한 후면 전극층(200)에 요구되는 특성을 전반적으로 충족시킬 수 있다. 즉, 상기 후면 전극층(200)은 몰리브덴(Mo)층인 것이 바람직하다.
도 2를 참조하면, 상기 광 흡수층(300)은 상기 후면 전극층(200) 상에 배치된다. 상기 광 흡수층(300)은 Ⅰ-Ⅲ-Ⅵ 화합물을 포함한다. 더 자세하게, 상기 광 흡수층(300)은 Ⅰ-Ⅲ-Ⅵ족 화합물을 포함하는 다수개의 나노입자(310)들로 형성될 수 있다. 예를 들어, 상기 광 흡수층(300)은 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)(Se,S)2; CIGSS계) 결정 구조, 구리-인듐-셀레나이드계 또는 구리-갈륨-셀레나이드계 결정 구조를 가질 수 있다.
또한, 상기 광 흡수층(300)은 탄소구조체(320)를 포함한다. 상기 탄소구조체(320)는 그래핀(graphene), 그래파이트(graphite) 또는 탄소나노튜브(carbonnanotube)를 포함한다. 더 자세하게, 상기 탄소구조체(320)는 그래핀을 포함할 수 있으나, 이에 제한되는 것은 아니다.
일 구현예로, 상기 그래핀(320)은 상기 지지기판에 대하여 수직 방향으로 자기 정렬(self-alinged)되어 기능화된 그래핀일 수 있다. 예를 들어, 상기 수직 방향으로 자기 정렬된 그래핀(320)은 상기 Ⅰ-Ⅲ-Ⅵ족 화합물을 포함하는 나노입자(310) 상에 형성될 수 있다. 본원 명세서에서 사용되는 "그래핀(graphene)" 이라는 용어는 복수개의 탄소원자들이 서로 공유결합으로 연결되어 폴리시클릭 방향족 분자를 형성하는 그래핀이 층 또는 시트 형태를 형성한 것으로서, 상기 공유결합으로 연결된 탄소원자들은 기본 반복단위로서 6 원환을 형성하나, 5 원환 및/또는 7 원환을 더 포함하는 것도 가능하다.
상기 그래핀(320)은 전도도 및 전자 이동도 등의 전기적 성질이 뛰어나다. 이에 따라, 실시예에 따른 그래핀(320)을 포함하는 광 흡수층(300)의 전하 이동도는 약 100 cm2/Vs 로, 종래 광 흡수층의 전하 이동도(1 cm2/Vs) 보다, 약 100배 이상 증가될 수 있다. 따라서, 실시예에 따른 태양전지는 보다 얇은 박막 두께에서도 충분한 Jsc를 얻어 소자 효율을 높일 수 있다.
실시예에 따른 탄소구조체(320)를 포함하는 광 흡수층(300)은 비진공 공정 하에서 수행된다. 종래의 비진공 조건 하에 제조되는 광 흡수층(300)은 진공 증착에 비해 전자 이동도나 션트(shunt) 저항 특성이 현저히 떨어지는 단점이 있었다. 이와 같은 문제점을 해결하기 위하여, 실시예에 따른 태양전지의 제조방법은 광 흡수층(300) 제조시에 전기 전도도가 우수한 탄소구조체(320)를 함께 형성 하고자 한다.
먼저 I-III-VI 족 화합물을 포함하는 나노입자(310) 및 상기 탄소구조체(320)를 용매에 분산시켜 페이스트 또는 혼합 잉크를 형성한다. 상기 I-III-VI 족 화합물을 포함하는 나노입자(310)는 Cu 전구체, In 전구체, Ga 전구체 및 Se 전구체를 준비하고, 이들을 혼합한 후, 열처리함으로써 제조될 수 있다. Cu, In, Ga, Se의 전구체로는 이들 금속 각각 또는 이들 중 2종 이상의 합금들의 수산화물, 질산염, 황산염, 아세트산염, 염화물, 아세틸아세토네이트, 포름산염 등의 염, 및 산화물을 사용할 수 있다.
상기 혼합 및 교반 반응 과정 시 최종 수득되는 페이스트 또는 잉크의 사용 목적에 따라 분산제 및 바인더 중 1종 이상의 성분을 첨가할 수 있다. 상기 분산제 또는 바인더는 당업계에 공지된 모든 것 또는 이들의 조합을 사용할 수 있으며, 분산제의 예로는 α-터피에놀, 에틸렌글리콜, 티오아세트아미드 등이 있고, 바인더의 예로는 에틸 셀룰로스, 팔미트산, 폴리에틸렌글리콜, 폴리프로필렌글리콜, 폴리프로필렌카보네이트 등이 있다. 상기 분산제 또는 바인더의 사용량은 통상적인 것으로서, 제한이 없다.
또한, 탄소구조체(320)가 그래핀인 경우, 그래핀은 상기 제조과정에서 정전기적인 자기 정렬법(electrostatic self-assembly)에 의하여, 상기 지지기판(100)에 수직한 방향으로 자기 정렬 될 수 있으나, 이에 제한되는 것은 아니다.
상기와 같은 방법에 의해 제조되는 페이스트 또는 잉크를 상기 후면 전극층(200) 상에 도포하고, 도포된 페이스트 또는 잉크를 열처리함으로써 광 흡수층(300)을 제조한다. 도포 방법은 통상의 방법에 따라, 예를 들면 닥터 블레이드 코팅법, 스크린 코팅법, 스핀 코팅법, 스프레이 코팅법, 페인트 코팅법 등을 사용하여 수행될 수 있다.
또한, 도포된 페이스트의 열처리는 불활성 기체 및/또는 환원성 기체 공정, 예를 들면 수소/아르곤 같은 수소와 불활성 기체의 혼합 기체 공정에서, 약 200 내지 약 700℃, 바람직하게는 약 350 내지 약 550 ℃의 온도 범위에서 진행될 수 있으나, 이에 제한되는 것은 아니다.
실시예에 따른 광 흡수층(300)의 제조방법은 기존의 제조 방법에 사용되던 진공 증착 방법이 아닌 페이스트 (paste) 또는 잉크(ink)를 이용하는 방법으로, 광 흡수층(300) 생산시의 원료의 손실을 줄이고 대량 생산 및 대면적화가 가능하며, 유독 기체를 사용하지 않는 안전한 방법으로 저가로 박막 제조가 가능하다는 효과를 제공한다.
또한, 상기와 같은 방법에 의해 제조되는 광 흡수층(300)은 결정성이 좋고, 입자 크기가 커서 막형성의 치밀성에, 예컨대 핀-홀 등의 문제를 거의 일으키지 않는다. 또한, 상기 광 흡수층(300)은 자기 정렬된 그래핀을 포함하는 바, 광 흡수층(300) 내의 전하 이동도를 획기적으로 증가시킴에 따라 보다 얇은 박막 두께에서도 충분한 Jsc를 얻을 수 있다. 따라서, 실시예에 따른 태양전지의 효율은 증가될 수 있다.
도 3을 참조하면, 상기 광 흡수층(400) 상에 버퍼층(400)이 형성된다. 본 발명과 같은 태양전지는 p형 반도체인 CIGS 또는 CIGSS 화합물 박막의 광 흡수층(400)과 n형 반도체인 전면 전극층(600) 간에 pn 접합을 형성한다. 하지만 두 물질은 격자상수와 밴드갭 에너지의 차이가 크기 때문에 양호한 접합을 형성하기 위해서는 밴드갭이 두 물질의 중간에 위치하는 버퍼층이 필요하다. 상기 버퍼층(400)의 두께는 약 10 nm 내지 약 30 nm 일 수 있으나, 이에 제한되는 것은 아니다.
상기 버퍼층(400)은 황화 카드뮴(CdS), 황화 아연(ZnS), InXSY 및 InXSeYZn(O, OH) 등을 포함할 수 있다. 보다 바람직하게, 상기 버퍼층(400)은 황화 아연(ZnS)층일 수 있다.
이어서, 상기 버퍼층(400) 상에 고저항 버퍼층(500)이 형성된다. 상기 고저항 버퍼층(500)으로는 불순물을 포함하지 않은 징크 옥사이드(i-ZnO)등을 사용할 수 있다. 또한, 상기 고저항 버퍼층(500)은 스퍼터링 공정 등에 의하여 상기 버퍼층(400) 상에 형성될 수 있다.
도 4를 참조하면, 상기 고저항 버퍼층(500) 상에 전면 전극층(600)이 형성된다. 상기 전면 전극층(600)은 투명하며, 도전층이다. 예를 들어, 상기 전면 전극층(600)은 붕소가 도핑된 징크 옥사이드(ZnO:B, BZO), 알루미늄 도핑된 징크 옥사이드(Al doped zinc oxide;AZO) 또는 갈륨 도핑된 징크 옥사이드(Ga doped zinc oxide;GZO) 등을 포함할 수 있다. 더 자세하게, 상기 전면 전극층(600)은 상기 버퍼층(400)과의 밴드갭 및 컨택을 고려하여 알루미늄 도핑된 징크 옥사이드(Al doped zinc oxide; AZO) 또는 붕소가 도핑된 징크 옥사이드(ZnO:B, BZO)를 사용할 수 있으나, 이에 제한되는 것은 아니다.
상기 전면 전극층(600)은 상기 고저항 버퍼층(500 상에 투명한 도전물질을 증착함으로써 형성될 수 있다. 더 자세하게, 상기 전면 전극층(600)은 스퍼터링(sputtering) 또는 유기금속화학증착법(MOCVD)에 의하여 증착 될 수 있다. 예를 들어, 상기 전면 전극층(600)은 스퍼터링 공정에 의해 증착 될 수 있다.
이상에서 실시예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
또한, 이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
Claims (7)
- 지지기판 상에 배치되는 후면 전극층;
상기 후면 전극층 상에 배치되며, 탄소구조체를 포함하는 광 흡수층; 및
상기 광 흡수층 상에 배치되는 전면 전극층을 포함하고,
상기 광 흡수층은 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)(Se,S)2; CIGSS계), 구리-인듐-셀레나이드계 및 구리-갈륨-셀레나이드계 중 어느 하나를 포함하는 나노 입자를 포함하고,
상기 탄소구조체는 상기 지지기판에 대하여 수직 방향으로 자기 정렬(self-alinged)되고, 상기 나노입자 상에 형성되는 태양전지.
- 제 1 항에 있어서,
상기 탄소구조체는 그래핀(graphene), 그래파이트(graphite) 또는 탄소나노튜브(carbonnanotube)를 포함하는 태양전지.

상기 광 흡수층을 형성하는 단계는 비진공 공정 하에서 수행되는 태양전지의 제조방법.
- 제 5 항에 있어서,
상기 광 흡수층을 형성하는 단계는,
I-III-VI 족 화합물을 포함하는 나노입자 및 상기 탄소구조체를 용매에 분산시켜 페이스트를 형성하는 단계;
상기 페이스트를 상기 후면 전극층 상에 도포하는 단계;
도포된 페이스트를 열처리하는 단계를 포함하는 태양전지의 제조방법.
