Description
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to a substrate processing cluster apparatus and a cleaning method thereof, and more particularly, to a substrate processing cluster apparatus and a cleaning method thereof capable of cleaning a processing apparatus after completion of a substrate processing process.
Generally, the cluster apparatus for substrate processing is an apparatus which processes a board | substrate with several process apparatuses. As an example, the substrate processing cluster apparatus may be configured in various ways such as an inline manner. The most widely used cluster apparatus for substrate processing is chemical vapor deposition (CVD), which accommodates a wafer, such as a substrate, in a process chamber of a process apparatus and injects a process gas into the substrate at a predetermined temperature atmosphere. It is to deposit a crystal layer on.
Such a substrate processing cluster apparatus has a residue inevitably generated inside the process chamber during processing by various process gases in the process chamber of each process apparatus, except for the substrate, for example, upper and lower walls of the process chamber. As a result of the deposition on the susceptor or the heater unit, a cleaning operation is required for the next substrate processing.
On the other hand, a conventional substrate processing cluster apparatus has been disclosed in the "Institut cleaning method of the atomic layer forming process reactor" of "Korean Patent Publication No. 2003-0018422". The above-mentioned prior art document "In-Suite Cleaning Method of Atomic Layer Forming Process Reactor" uses a method of cleaning by injecting a cleaning gas into a process chamber in which a susceptor is installed. Here, the susceptor may be moved out of the process chamber and cleaned.
However, the conventional cleaning method of the substrate processing cluster apparatus has a problem in that the cleaning time is increased because the susceptor is moved to the outside for cleaning or the cleaning gas is injected after the end of the process and the worker directly cleans the cleaning apparatus.
In addition, as the time required for preparing the substrate for processing the substrate increases as the time required for cleaning the process chamber increases, there is a problem that may lead to a decrease in production efficiency.

Next, as shown in FIG. 3C, after the cleaning process of the
The deposition process and the cleaning process are performed by the reciprocating movement of the
