Claims (7)
가스 출구를 갖는 중공의 하부 방전관;
상기 상부 방전관과 상기 하부 방전관 연결되는 복수 개의 방전관 브리지;
상기 방전관 브리지에 장착되며 일차 권선 코일이 권선된 마그네틱 코어를 갖는 변압기 결합 플라즈마 소스;
상기 일차 권선 코일로 플라즈마 발생 전력을 공급하는 교류 스위칭 전원 공급원; 및
상기 상부 방전관으로 유도 결합된 플라즈마를 발생하기 위한 유도 결합 플라즈마 소스를 포함하며,
공정 챔버에 착탈 가능하도록 설치되며 상기 상부, 하부 방전관을 통해 상기 복수 개의 방전관 브리지는 서로 다른 방전관 브리지 간에 다중으로 플라즈마 방전이 이루어지고, 상기 변압기 결합 플라즈마 소스와 상기 유도 결합 플라즈마 소스를 함께 구동하여 복합적으로 플라즈마를 발생하거나 선택적으로 어느 하나만을 구동하여 플라즈마를 발생하는 것을 특징으로 하는 다중방전관을 갖는 플라즈마 반응기.A hollow upper discharge tube having a gas inlet;
A hollow lower discharge tube having a gas outlet;
A plurality of discharge tube bridges connected to the upper discharge tube and the lower discharge tube;
A transformer coupled plasma source having a magnetic core with a primary winding coil wound around the discharge tube bridge;
An AC switching power supply for supplying plasma generating power to said primary winding coil; And
An inductively coupled plasma source for generating inductively coupled plasma to the upper discharge vessel,
The plurality of discharge tube bridges are detachably installed in the process chamber, and the plurality of discharge tube bridges are multiplely discharged between different discharge tube bridges through the upper and lower discharge tubes. Plasma reactor having a multi-discharge tube, characterized in that for generating a plasma or selectively driving only one to generate a plasma.
