The present invention relates to a method for forming a silicon layer, and more particularly, to a method for forming a silicon layer for forming a thin film transistor array having uniform characteristics.
In general, in the case of an active driving organic light emitting display device, a thin film transistor is provided in each pixel. Accordingly, a plurality of thin film transistors are arranged in an array form on a substrate of the organic light emitting display device. An organic light emitting display device displaying an image of good quality may be implemented only when the characteristics of the plurality of thin film transistors are uniform. If the characteristics of the thin film transistors are not uniform, even though the same electrical signal is applied to emit light of the same luminance in the plurality of pixels, light of different luminance may be emitted in the plurality of pixels due to the difference in characteristics of the thin film transistors. to be.
These thin film transistors each have a semiconductor layer formed of silicon. This
In order to solve this problem, a method of forming a natural oxide film is proposed. However, according to this conventional formation method, the removal of the native oxide film is made by spraying the oxide film removal liquid from the

Hereinafter, exemplary embodiments of the present invention will be described in detail with reference to the accompanying drawings.
2 is a conceptual view schematically illustrating a process of removing a natural oxide film formed on a silicon layer during a process according to a method of forming a silicon layer according to an embodiment of the present invention.
According to the silicon layer forming method according to the present embodiment, as shown in FIG. 2, the
After the
As such, when the oxide film removing liquid is injected, the natural oxide film separated from the
On the other hand, when the oxide film removal liquid is injected, the surface of the
In the meantime, the silicon layer is formed on the substrate and crystallized and then the natural oxide film on the silicon layer is removed. However, the step of patterning the crystallized silicon layer prior to removing the natural oxide film on the surface of the crystallized silicon layer is performed. It may be rough. When patterning the crystallized silicon layer, a portion of the silicon layer is removed, so that the removed portion does not remain on or in the silicon layer on the substrate. Therefore, in the step of removing the native oxide film, the native oxide film on the surface of the patterned silicon layer on the substrate is removed, and the oxide film is sprayed to remove the portion of the silicon layer separated from the substrate at the same time using gravity or centrifugal force. By using this method, it is possible to effectively prevent a defect from occurring in the final thin film transistor array, the organic light emitting element, or the like in advance.
3 is a conceptual diagram schematically illustrating a process of removing a natural oxide film formed on a silicon layer during a process according to a method of forming a silicon layer according to another embodiment of the present invention.
The silicon layer forming method according to the present embodiment is different from the silicon layer forming method according to the embodiment described above with reference to FIG. That is, according to the method of forming a silicon layer according to the present embodiment, as shown in FIG. 3, the
In the conventional silicon layer forming method, the surface of the silicon layer is positioned perpendicular to the direction of gravity, and then the natural oxide film is removed by spraying the oxide film removal solution from the top. However, in the conventional silicon layer formation method, a natural oxide film separated from the silicon layer remains on the silicon layer and adheres to the silicon layer again, thereby reducing defects of the thin film transistor or uniformity of characteristics in the plurality of thin film transistors. There was a problem of lowering. In order to solve this problem, the silicon layer forming method according to the present exemplary embodiment may arrange the
As such, when the oxide film removing liquid is injected, the natural oxide film separated from the
On the other hand, when the oxide film removal liquid is injected, the surface of the
Of course, the silicon layer is formed on the lower surface of the substrate and crystallized and then the natural oxide film on the silicon layer is removed, but the step of patterning the crystallized silicon layer prior to removing the natural oxide film on the surface of the crystallized silicon layer is described.
According to the silicon layer forming method of the present invention made as described above, it is possible to form a silicon layer for forming a thin film transistor array having a uniform characteristic.
