The present invention relates to a method of preventing corrosion of terminal via pads of a CMOS image sensor which is prevented from corrosion, and a CMOS image sensor using the same.
In general, an image sensor is a semiconductor device that converts an optical image into an electrical signal, and is typically a charge coupled device (CCD) and a CMOS (Complementary MOS) image sensor.
A charge coupled device is a device in which charge carriers are stored and transported in a capacitor while individual metal oxide silicon (MOS) capacitors are located in close proximity to each other, and a CMOS image sensor is a control circuit and a signal processing circuit. ) Is a device that adopts a switching method of making MOS transistors by the number of pixels using a CMOS technology using a peripheral circuit and sequentially detecting the output using the same.
CMOS image sensor is composed of light sensing part that senses light and logic circuit part that processes sensed light into electrical signal to make data, and generates and accumulates photocharge by receiving light from outside to realize color image. The color filter is arranged above the light sensing portion. The color filter array (CFA) consists of three colors: red, green, and blue, or three colors: yellow, magenta, and cyan. It is made of collar.
In the CMOS image sensor, the metal wiring exposed after etching the terminal via is connected to an external circuit. Corrosion of the metal wiring made of aluminum is included since the main component of the material for forming the microlens provided in the planar layer of the CMOS image sensor includes an alkyl group. In order to maintain electrical characteristics, the metal wiring exposed to the outside should not be corroded.
The corrosion prevention method of the exposed metal wiring of the conventional CMOS image sensor will be described with reference to the accompanying drawings.
1 is a flowchart illustrating a method of preventing terminal via pad corrosion of a CMOS image sensor according to the related art. As shown, the conventional method for preventing terminal via pad corrosion of a CMOS image sensor includes etching a terminal via to a flat layer on a semiconductor substrate (S1), and a terminal via pad exposed by the terminal via, i.e. Responding to the metal wire UV ozone (S2).
The step S1 of etching the terminal via is performed to expose the metal wiring of aluminum material to the outside to be connected to the external circuit.
The step (S2) of reacting UV ozone to the metal wiring is a method for increasing the corrosion resistance of the metal wiring surface connected to the external circuit by the subsequent process (S3). ozone) treatment is used, as well as the synthesis of solutions.
However, the method of preventing corrosion of terminal via pads of the conventional CMOS image sensor is difficult to control the thickness of the metal wiring surface, which is aluminum, to the desired thickness, and it is also difficult to control the concentration of the solution. It did not prevent, and this caused a problem in that the electrical characteristics of the CMOS image sensor worsened.
