Abstract
Methods and apparatus are provided for detecting and suppressing electrical arcing or other abnormal changes in a load connected to a power source. Preferably the rod is a plasma chamber used to manufacture electronic components such as semiconductors and flat panel displays. Arcing is detected by monitoring one or more sensors. Each sensor is coupled to the plasma chamber in response to a characteristic of the power supplied to the plasma by the electrical power source or in response to electromagnetic field conditions within the chamber. Arcing is suppressed by reducing the output power for a temporary period. The power source is then increased to its output and preferably increased to the original value. When arcing is regenerated, the power source repeats the reduction and restoring power output.

The present invention relates to an apparatus and method for detecting or suppressing any abnormal changes or electrical arcing in the electrical impedance of a load powered from a power source. Preferably the rod is a plasma chamber used for the manufacture of electrical components such as semiconductors and flat panel displays, and abnormal changes that the present invention detects or inhibits include electrical arcing in the plasma chamber.
Plasma chambers are commonly used to perform various processes such as chemical vapor deposition, sputter deposition and plasma-enhanced etching processes used to fabricate electrical products such as semiconductor devices or flat panel displays. Commonly, plasma in a plasma chamber is maintained by coupling RF or DC power from an electrical power source to the plasma. The coupling is typically accomplished by connecting the power source to an electrode in the chamber or to an antenna or magnetic coil in or adjacent the chamber.
In general, the conditions in the plasma chamber will change during the course of the manufacturing process performed in the chamber, and such changes sometimes cause electrical arcing in the chamber. If any electrical arcing occurs between the plasma and the product to be manufactured, or between the plasma and any chamber part, damage to the product or chamber part can be caused. The risk of damage increases with the arcing period.
In order to minimize or prevent such damage, an apparatus for quickly detecting any arcingity in the plasma chamber or any other abnormality that changes the electrical impedance load provided to the chamber relative to the power source is desired. There is also a need for an apparatus that can suppress arcing (i.e., interrupt) and possibly continue the plasma process without interruption.
More generally, there is a need for a device that can quickly detect or suppress abnormal changes in electrical loads powered by a power source.
One aspect of the invention provides an apparatus and method for detecting electrical arcing in a plasma chamber by monitoring one or more sensors. Each sensor is coupled to the plasma chamber in response to a characteristic of the power provided by the electrical power source or in response to electromagnetic conditions within the chamber. The electromagnetic condition detected by the sensor coupled to the plasma chamber may be, for example, a magnetic field, an electric field or optical radiation in the chamber.
Preferably said monitoring comprises detecting when an electrical signal generated by a sensor, or a value derived from one or more such sensor signals (ie, a function of such sensor signal) is above a threshold. An example of the value derived from the sensor signal is the rate of change of the sensor signal.
If the power source is an RF power source, preferably a sensor responsive to the RF power supplied to the plasma chamber is coupled between the RF chamber and the plasma chamber that detects one or more of forward RF power, reflected RF power, and reflected power coefficients. RF directional couplers. Preferably said monitoring comprises detecting an arcing occurrence when the reflected RF power or reflected power coefficient exceeds a first threshold or when the rate of change of the reflected power or reflected power coefficient exceeds a second threshold. do.
The second aspect of the present invention provides a manufacturing system in which a manufacturing process controller controls the output power generated by an electrical power source so that different power levels can be calculated at different stages or stages of the manufacturing process. In this aspect of the invention, the one or more thresholds mentioned above are dynamically adjusted in response to the power level currently selected by the process controller. An advantage of this invention is that arcing can be detected with a high degree of sensitivity since the thresholds can be close to the output power of the power source.
A third aspect of the invention provides a method and apparatus for suppressing arcing without interrupting the plasma process performed in the plasma chamber. If arcing is detected, the power source instantaneously reduces its output power to preferably zero power. This can typically eliminate arcing. After a very short time period, typically up to several milliseconds, the power source increases the output power to the original value preferably. When arcing resumes, the power source again reduces power for a short period of time. Typically, arcing disappears completely after a few short iterations of reduced power, so that the plasma process, typically performed in the chamber, can resume after only 10 milliseconds of interruption.
A fourth aspect of the invention provides an apparatus and method for detecting abnormal changes in electrical impedance of an electrical load to which an electrical power source is connected. The fourth side is a generalization of the first side that includes, in addition to arcing, an abnormality in impedance and an electrical rod that does not require a plasma chamber. Abnormal changes in the electrical impedance of the load are detected by monitoring one or more sensors responsive to the characteristics of the power applied to the load by the power source. Preferably said monitoring comprises detecting when an electrical signal generated by a sensor, or a value derived from one or more sensor signals, exceeds a threshold. An example of the value derived from the sensor signal is the rate of change of the sensor signal.
If the power source is an RF power source, the sensor preferably includes an RF directional coupler connected between the load and the RF power source that detects one or more of forward RF power, reflected RF power, and reflected power coefficients. Preferably the monitoring comprises detecting abnormal changes when the reflected RF power or reflected power coefficient exceeds the first threshold or when the rate of change of the reflected power or reflected power coefficient exceeds the second threshold.
A fifth aspect of the present invention provides an apparatus and method for reversing (ie, returning normally) an abnormal change in electrical impedance of an electrical load to which an electrical power source is connected. The fourth side is a generalization of the first side that includes, in addition to arcing, an abnormality in impedance and an electrical rod that does not require a plasma chamber.
If an abnormal change in the electrical impedance of the load is detected, the power instantaneously reduces its output power to preferably zero power. This can eliminate abnormalities. After a very short time period, typically up to several milliseconds, the power source preferably increases its output power to the original value. If the anomaly is detected again, the power source again reduces its power for a short time. The anomaly disappears completely after a few iterations of the short period of reduced power, so that normal operation of the power source can resume.

As disclosed in the "Technical Problems to Be Done", the arc detection and suppression circuit of the present invention may generally be more usefully used to detect or suppress abnormalities in impedance in addition to arcing. In this more general case, the
Similarly, as disclosed in "Technical Challenges to the Invention", the present invention is also useful for electrical loads that do not require a plasma chamber. Abnormal changes in the electrical impedance of the load are detected by monitoring one or more sensors responsive to the nature of the power supplied to the load by the electrical power source. Although the following description of the preferred embodiment repeatedly refers to the plasma chamber, the plasma chamber may be replaced with any electrical rod.
An example manufacturing system to which the
The invention may also use an electrical power source that supplies power in addition to RF, such as a DC power source connected to power the plasma sputtering chamber. If the electrical power source is a DC power source, there is no reflected power, but all other sensor signals described below, including forward electrical power, detect other abnormal impedance changes or electrical arcing of the electrical load connected to the power source to supply power. And can be used to inhibit. Thus, all references to the RF power source, enable input, and power set point input apply equally to the DC power source.

The steps of the arc detection and arc suppression algorithm disclosed in the following portions of this specification are performed by the
The PLC and DSP include a programmable arithmetic operation unit and a memory for storing input data, output data and parameters used by the algorithms described below. The DSP samples a number of sensor signals, optionally derives other values from the sensor signals, and compares them with real time thresholds (described below). Preferably, the DSP is fast enough to perform all these steps in less than 1 microsecond. The PLC can be slow because it performs interfaces and logging functions below the time threshold.

The arc detection and suppression computer (ADSC) 10 is programmed to perform both the arcing suppression algorithm disclosed below and the arcing detection algorithm disclosed in the following paragraph under the heading "ark suppression."
The DSP monitors real-time sensor signals (S i (S 1 , S 2 , S 3 , etc.) formed by one or more sensors) and an abnormal value where any sensor output signal (Si) suggests arcing in the plasma chamber By detecting the case of having an electrical arc generation frequency is detected in the
A wide range of sensors with outputs that can be used to detect arcing in the
Another broad category of sensors having outputs that can be used to detect arcing in the
An example of such a sensor is a conventional
A second example sensor that detects the characteristics of RF power is an RF distortion analyzer, such as a harmonic sensor, which is responsible for any spectral component of the voltage or current at a frequency substantially higher than the fundamental frequency of the RF voltage or current. By measuring the amplitude, the modulation of the RF voltage or current supplied to the chamber by the RF power source is detected.
A third example of such a sensor is an electrically tunable
2 graphically illustrates how the forward
2B and 2C show the forward
Like the
We have found that the reflected
In the present invention, each of the sensor signals (S i) is considered to indicate that arcing has occurred, depending on whether its output signal is less than or equal to the threshold (L i) are considered as the arcing detection threshold in the present specification or more. Certain sensor signals, such as forward RF power 25 (S 1 ), indicate the incidence of arcing when these values decrease below a threshold, while reflected RF power 27 (S 2 ) and
3 shows an algorithm performed by the
In real time, the DSP periodically samples the values of each of the sensor signals S 1 ; forward
DSP는 이들 임의의 비교 결과가 포지티브인 경우, 즉, 제 1 센서 신호(S1)(포워드 RF 전력 신호(25))가 제 1 임계치(L1) 이하로 감소되는 경우, 제 2 센서 신호(S2)(감소 RF 전력 신호(27))가 제 2 임계치(L2)를 초과하는 경우, 또는 제 3 센서 신호(S3)(EMF 검출기 신호(48))가 제 3 임계치(L3)를 초과하는 경우, 아크가 발생되었다는 것을 경보하는 신호를 알린다(단계 150).The DSP compares the current sampled values of the first, second and third sensor signals S 1 , S 2 , S 3 with the first, second and third thresholds L 1 , L 2 , L 3 , respectively. (Step 108). The DSP determines that if any of these comparison results are positive, i.e., if the first sensor signal S 1 (forward RF power signal 25) is reduced below the first threshold L 1 , then the second sensor signal ( S 2 ) (reduced RF power signal 27) exceeds a second threshold L 2 , or a third sensor signal S 3 (EMF detector signal 48) is a third threshold L 3 . If is exceeded, a signal alerts that an arc has occurred (step 150).
Preferably, the DSP notifies the signal that an arc has occurred by sending an arc alert signal to the PLC via the electrical communication bus 15 (step 150). The PLC can be programmed to specify what remedial action should be taken when receiving an arc alert signal from the DSP. Examples of suitable remedial measures include: (1) performing the arc suppression algorithm disclosed below in section 9 entitled "Ark Suppression", ie, steps 200-206 of FIG. (2) sending a command to direct the
All comparison result (R i) after which a negative-that is, after all the sensor signals (S i) is returned to 'suitable (good) "for each of the thresholds (L i) thereof -, DSP is the time (t 2 C) remove or clear the
3. Sampling interval and medium arc duration
Sampling the sensor signal (step 104) and comparing each sensor signal with its corresponding arc detection threshold (step 108) is repeated periodically at the interval referred to as the sampling interval [Delta] T.
If arcing occurs for a period shorter than the sampling interval, the sensor signal Si may change from good to bad and return properly during the interval between successive samples of the sensor signal, in which case ADSC It does not detect the occurrence of arcing. Failure of such arcing detection is not necessarily undesirable if the arcing period is too short to create any risk of damage, whether the product is manufactured in a plasma chamber or any part of the chamber. Conversely, ADSC is important for reliably detecting any arcing of a period long enough for this risk to occur. Therefore, the sampling interval should preferably not be longer than the short arc period which forms the risk of damage. For this reason, as described below, the sampling interval is preferably less than 1/4 or 1/10 of this period.
Even if arcing does not occur, due to random noise or instability of the sensor signal, the sensor signal can intersect the threshold of each sensor signal for a very short time. In order to prevent such noise spikes from being misinterpreted as the occurrence of arcing, the arcing detection algorithm is preferably referred to herein as the minimum arc duration threshold "D" before the arc detection algorithm signals that arcing has occurred. Require a positive comparison result (i.e., a sensor with a "unsuitable" value) so that it remains for at least the minimum time. To ensure the detection of potentially damaging arcing events, the minimum arc duration threshold is the shortest arc that creates a substantial risk of damaging one of the workpieces or any accessory of the chamber being manufactured in the plasma chamber. It is preferred not to be greater than the duration.
If the step of comparing each sensor signal to its corresponding threshold is performed by the digital circuit at periodic sampling intervals, responding to sensor signal noise or instability, as disclosed in all embodiments herein except the analog comparator circuit of FIG. One false arc detection can be avoided by requiring a positive comparison result (step 106) to persist for at least a number of " Ns "of consecutive sampling intervals. The plurality of "Ns", which are considered herein as positive comparison count thresholds, are preferably at least three. In this preferred embodiment, N = 10.
The minimum arc period threshold D is the product of the sampling interval DELTA T and the positive comparison count threshold N. In designing the execution of an arc detection system, a designer must select a minimum arc duration threshold and a positive comparison count threshold based on the consideration set disclosed above. The sampling interval ΔT should be less than or equal to the selected minimum arc period threshold D divided by the selected positive comparison count threshold N.
4 shows an arc detection algorithm that includes
카운트가 N 이상이면, DSP는 상기 개시된 것처럼 통신 버스(15)를 통해 경보 신호를 알린다(단계 150).Preferably steps 112, 120 and 130 are performed by the DSP. The DSP stores the positive compare count threshold N in its memory. In addition, DSP may store nominal count whose value removed in its memory, that is, all of the results (R i) of all the comparisons between the sensor signal (Si) and those of the arc detection threshold (L i) negative Can be reset to zero. Conversely, at any sampling interval where at least one such comparison has a positive result, the DSP increments the counter stored in its memory (step 120). The incremented count at each time is compared with the positive comparison count threshold N (step 130). If the count is greater than or equal to N, the DSP notifies the alarm signal via the
The present invention is tested with a
The purpose of detecting an arc is to detect an arc of a period long enough to break or break the product, rather than to detect a short period of time that can damage the transistor on the product, and the minimum arc period threshold may be 100 ms or even 1 second. This is because it has been observed that arcs for 100 ms typically do not damage products that are glass substrates.
Optionally, ADSC can store in its memory a log that optionally records the value of the sensor signal that the hourly comparison is a positive result (step 122), regardless of whether the number of positive comparison values is sufficient to signal an arcing alert. have. Such logs can be useful for the latter analysis to improve the performance of the manufacturing process. There is no need for a log that is updated in real time, so that the

The value of each arc detection threshold L i must be stored in a memory in the
Each of the arc detection threshold (L i) is (1) arcing absence of the sensor signal (S i) is typically in the range of values which may have the (2) When the arcing is generated in the plasma chamber, typically in the sensor signal (S i ) must be set to a value between the range of possible values. As shown in Figure 2b and Figure 2c, because of noise and instability in the plasma load impedance, and an RF power source (20) of the chamber, arcing absence sensor signal (S i) is variable over a range, the load impedance to the plasma chamber, Partly caused by changes in plasma chemistry during the course of the manufacturing process.
In particular, when an arc occurs, for each sensor measurement at which values such as reflected RF power (S 2 ) and chamber EMF detector signal (S 3 ) increase, the corresponding arc detection threshold is true when no arc actually occurs. , High enough to prevent arc detection failure, but low enough to prevent arc detection failure, i.e. any arc can be detected reliably. In other words, each of the arc detection threshold (L i) is the sensor measurement value (S i) is, and sufficiently low so as to more than allow arcing when generating reliability the threshold (L i), the sensor measurement value (S i) an arc It should be high enough so as to rarely exceed the threshold L i in the absence.
Forward power measurements S 1 when the same principle occurs, except that "low" and "below" are interchanged with "high" and "above". This applies to sensor measurements with decreasing values. That is, the arc detection threshold L 1 must be high enough to reliably reduce the forward power S 1 below the threshold L 1 when an arc occurs, and the forward power S 1 in the absence of an arc is equal to the threshold L 1. It should be low enough so that it is hardly reduced below).
The arc detection threshold L i can be kept fixed throughout the manufacturing process as described above. However, the optimal value of the arc detection threshold L i may be different at different process steps. The manufacturing process performed in the plasma chamber involves a successive step in which the RF power level and / or chemistry in the chamber is changed from one step to the next. For example, the process of forming an electronic device on an article includes plasma chemical vapor deposition of one material, plasma chemical vapor deposition of another material and then plasma cleaning.
In the AC of FIG. 2, the first process step is performed for a first time interval t0-t3 at the first RF power level P1, and the second process step is performed for a second time at the second RF power level P2. In one embodiment contemplated by the present invention, different sets of arc detection thresholds L i are provided at different stages of the manufacturing process by storing a table in the PLC memory specifying start and stop times for each process stage, The arc detection sensor threshold L i provides what should be monitored by the DSP for each sensor. The PLC sends a new set to the DSP for the sensor threshold L i (L 1 , L 2 , L 3 , etc.) at the beginning of each new process step. An advantage of this embodiment is that the threshold values stored in the table may take into account different operating conditions or differences in gas chemistry during each process step, rather than just biasing the threshold values according to the RF power level.
However, the inventors have found that only the arc detection threshold value according to the value of the RF power set
In this embodiment, the DSP preferably receives the current value of the RF power set
임계치는 각각의 멀티플라이어 상수(Ki(K1, K2, K3, 등))와 RF 전력 세트 포인트, 즉, RF 전력 세트 포인트 신호(36)의 현재 값의 곱에 대해 각각의 아크 검출 임계치(Li(L1, L2, L3, 등)) 값을 설정함으로써 주기적으로 업데이 트된다(단계 100).In a simple but effective implementation, the multiplier constant K i is associated with each arc detection threshold L i . The threshold is detected by each arc for each multiplier constant (K i (K 1 , K 2 , K 3 , etc.)) and the product of the RF power set point, i.e., the current value of the RF power set
In order to enable the DSP so that the arc detection threshold (Li) is updated quickly after any change in the RF power set point, preferably the multiplier constant (K i ) should be stored in the memory of the DSP rather than the slow PLC, Preferably, the DSP performs multiplication of the threshold Li and the multiplier constant K i .
The value of the multiplier constant K i can be detected experimentally. For example, the S 1 and S 2 is a forward and reflected RF power, with the appropriate value of K 1 and K 2 K 1 = 0.90 and K 2 = 0.03. This means that an arc is detected when the forward RF power S 1 falls below 90% of the RF power set point or the reflected RF power S 2 increases above 3% of the RF power set point.
Since multiplication requires much more computational power than addition, subtraction and comparison, multiplication step prevention in the arc detection algorithm allows the use of less expensive DSP circuits. As a result, the preferred embodiment of the present invention does not use the multiplier constant (K i ) or any other multiplication step disclosed in the previous paragraph. Alternatively, to detect the arc detection threshold (L i) in response to the RF power set
The arc detection threshold for the entire survey table, ie the range of each RF power set point, is preferably stored in the memory of the DSP. The DSP reads the current value of the RF power set
For example, Table 1 shows a lookup table for an embodiment of ADSC using only a single sensor signal, a reflected RF power signal S 2 . Table 2 shows a subset of the rows of lookup tables for an optional embodiment of ADSC using two sensor signals, a forward RF power signal S 1 and a reflected RF power signal S 2 .
In addition to showing
5 shows the arc detection threshold L i updated every sampling interval (step 100), but the arc detection threshold can be updated at a somewhat slower rate, in which
5. Hysteresis at Arc Detection Threshold
Further options for the arc detection algorithm disclosed above include adding hysteresis to the arc detection threshold by setting different thresholds to identify the arcing start and end. 5 illustrates an embodiment of an algorithm performed by ADSC that includes hysteresis characteristics.
When the DSP detects that arcing has begun and sends an arc alert signal to the PLC or external device (step 150), the DSP is enabled in hysteresis mode (step 140). Preferably the DSP sets or clears a binary bit (" flag ") in its memory to identify whether the hysteresis mode is enabled.
When the hysteresis mode enable is, DSP are each arc detection threshold (L i) from the net of the hysteresis offset (H i) (step 102), DSP is the current sensor signal to the arc detection threshold for each time Are compared (step 108). The subtraction may be an individual step or as part of the comparison operation (step 108), as shown in FIG.
Each hysteresis offset (H i) is its corresponding threshold value (L i) has its corresponding sensor signal (S i) normal or "pass" must be a positive number greater than a value, and whose the threshold (L i) its the sensors If the signal is less than the normal or "ideal" value for the (S i) to be a negative number. Thus, the effect of the hysteresis offset is that the DSP terminates and requires each sensor signal to return close to its normal or ideal value (step 110) before the arcing event is identified.
모든 비교 결과(Ri)(단계 108)가 네거티브이고 DSP가 아크 경보 신호를 제거(해제)하는(단계 110) 경우, 또한 DSP는 히스테리시스 오프셋이 아크 검출 임계치로부터 차감되도록(단계 102) 히스테리시스 모드로 디스에이블된다(단계 114).If all comparison results (R i ) (step 108) are negative and the DSP removes (disables) the arc alert signal (step 110), the DSP also enters the hysteresis mode such that the hysteresis offset is subtracted from the arc detection threshold (step 102). It is disabled (step 114).
The hysteresis offset can be included in the programming of the DSP or transmitted by the person operating the chamber via the
6. Disabling Arc Detection During Process Transitions
The present inventors, if the RF power is first turned on, or when the RF power set point to be a higher or lower level, the sensor measurement value (S i) can be changed by temporarily these changes and a similar way if the arc is generated . In particular, when the RF power set point is increased, the forward RF power S 1 may prevent it from increasing at the same rate as the RF
In particular, when RF power is first turned on, the ADSC does not start performing the arc detection algorithm until after a predetermined initial suppression period and preferably exceeds the time required for RF power to increase and stabilize its final value. Likewise, ADSC stops performing the arc detection algorithm when the RF power set
Preferably the DSP is programmed to monitor the RF power set
In this embodiment of the present invention, steps 102-152 of the arc detection algorithm update the arc detection threshold except for each suppression period because it is interrupted if the RF power set point changes substantially (step 100). There is no need to perform). Thus, the present invention does not need to repeat
7. Deriving Values from Sensor Signals
In addition to directly monitoring the sensor signal (S i), as described above, the present invention each of the sensor-derived (that is, in accordance with the sensor signal (S i)) from the derived value of the one or more real sensor signals (S i) It may be useful to monitor one or more values (V i ) that are considered “sensor-derived values”. FIG. 6 illustrates the arc detection algorithm of FIG. 5 modified to add a step of deriving a value from the sensor signal (step 106). Comparing step (step 108) Each of the arc detection threshold (L i), from the sensor signal (S i) in place of the sensor, as in FIG. 5 - is compared to the derived value (V i).
Examples of useful sensor-derived values include (1) the sum or average of the multiply sensor signals, (2) the ratio between two sensor signals, such as the ratio between
In addition, any sensor than is rather selective comparison of the inductive value and the arc detection threshold stage (Figure 6, step 108), - induction value (V i) is the sensor signal (S i) can of the same simply with one sensor There is a generalization of comparing the arc detection threshold with the sensor signal (FIGS. 3-5, 108). As a result, the algorithm of FIG. 6 includes the algorithm of FIG. 5 and becomes a generalization of the algorithm of FIG. 5.
As in the above described arc detection algorithms, normally given sensor comparison result (R i) is a sensor in the inductive value (V i), the arcing absence its corresponding arc detection threshold (L i) is less than the case, step 108-induction values ( V i ) is considered positive or negative depending on whether it is above or below threshold L i . Conversely, if a normally given sensor-induced value (V i ) is greater than the threshold (L i ) in the absence of arcing, the comparison result (R i ) determines whether the sensor-induced value (V i ) is below or above the threshold (L i ). Therefore, it is considered positive or negative.
The inventors have defined a combination of sensor-induced values to define a first sensor-induced value (V 1 ) as a reflected
8. Identify long and short arcing periods
Since the damage caused by arcing increases with the arcing period, it is desirable to identify between the short arcing period and the long arcing period for ADSC. For example, in a plasma chamber that manufactures a flat panel display on a glass substrate, arcing greater than 10 microseconds risks damaging the transistors of the display, while long arcing greater than 1 second risks breaking the glass substrate. It is sufficient to record the incidence of 10 microsecond arcs in the log, but an arc of 0.1 seconds requires immediate shutdown of the plasma chamber to prevent possible broken substrates from damaging other chamber components. .
FIG. 7 shows a variation of the arcing detection algorithm of FIG. 6 comprising additional steps 160-164 for detecting whether any arcing persists for at least N 2 consecutive samples, where N 2 is An integer equal to or greater than the minimum positive result count N, preferably an integer greater than or equal to at least 10 times. For example, if the sampling interval is 1 microsecond, N 2 should be 10 5 to signal the arcing of a period of 0.1 seconds or more.
Preferably steps 160-164 are performed by the DSP and store the N 2 values in its memory. The same count used by

각각의 비교기 회로(301-306)에 대한 출력은 해당 비교 결과(R1-R6)가 된다(도 3-6의 임의의 아크 검출 알고리즘 단계(108)).8 shows an analog threshold detection circuit that may be replaced with the
The threshold detection circuit shown in FIG. 8 includes six comparator circuits comparing six arc detection thresholds L 1 -L 6 with six sensor-derived values. However, the circuit shown performs a comparison with any number of sensor-derived values or sensor signals, in which case the total number of sensor-derived values and sensor signals compared independently with each arc detection threshold is equal to, That is, it includes the number of comparator circuits equal to the number of individual comparison results Ri i calculated in
The threshold detection circuit is connected to the sensor signal (S i) (step 104) to receive each of which is connected to the DSP (14) in Figure 1 embodiment; In the embodiment of FIG. 8, three sensor-derived values V 1 , V 3 , V 5 received by each
The slope is derived by connecting respective sensor signals 25, 27, 48 to the inputs of the respective
Each comparator circuit 301-306 has a positive input and a negative input. One input of each comparator circuit is the desired sensor signal (S i) or the sensor is connected to receive a voltage signal, which is the ratio m induction value (V i). Another input is connected to receive a voltage signal proportional to the corresponding arc detection threshold L i . The latter voltage is formed by the respective threshold adjustment circuits 311-316.
래더 네트워크(60)의 디지털 제어 입력은 바람직하게 통신 버스(15)를 통해 PLC(12)에 접속되어 PLC가 각각의 임계치를 조절하게 한다(도 3-6에서 단계 100, 102).Each of the threshold control circuit (311-316) may be a constant voltage source connected to the potentiometer thio meter 60 which is manually adjusted to set the desired arc detection threshold (L i), as shown in Fig. Preferably, the potentiometer can be replaced with a digital control register ladder network 60 which acts as a digitally controllable potentiometer. The digital control input of the ladder network 60 is preferably connected to the
Normally arcing is absent under the arc detection threshold, which increased in response to arcing sensor signal (S i) or the sensor-derived value (V i) is to be connected to the positive input of its corresponding comparator circuit. The threshold adjustment circuit must be connected to the negative input. Examples are reflected RF power signal (S i) and its slope (V 4),
아날로그 임계치 검출 회로에 의해 형성된 비교 결과(Ri)가 PLC의 입력이 중단되도록 접속되는 경우, PLC는 샘플링 또는 폴링 간격이 경과된 이후에만 응답하기 포다는 포지티브 결과(Ri)에 즉시 응답할 수 있다(단계 120-152).This embodiment in which the analog threshold detection circuit of FIG. 8 is replaced by the
10. Suppression of arcing
In addition to arc detection as described above, the
The circuit shown in FIG. 1 can perform the arc suppression method of the present invention.
The
An arc suppression algorithm performed by the circuit of FIG. 1 is shown in FIG. 10.
The arc suppression algorithm is not performed unless the previously disclosed arc detection algorithm (steps 100-150 of Figures 3-6) did not detect arcing (step 150).
If the arc detection algorithm performed by the DSP detects that arcing has occurred (steps 150-152), the DSP releases the counter "C" indicating the number of attempts to suppress the arc stored in the DSP's memory (zero Reset) to begin performing the arc suppression algorithm. At this time, the DSP also changes the RF power enable
The DSP maintains the RF power enable
In a preferred embodiment, the default value of arc suppression time period Ts is 2 milliseconds. More generally, preferably the time period Ts is 20 ms or less, even more preferably 5 ms or less.
After the end of the reduced power time period Ts, the DSP shifts the RF power enable
After the RF power has been restored, the DSP tests whether arcing has been suppressed by performing steps 104-108 of the arc detection algorithm of FIGS. 3-6 (step 203). If all comparisons in
Conversely, if any comparison result in
The DSP then compares the count " C " with the predetermined maximum allowed number Ns stored in the DSP's memory. If the number of unsuccessful attempts to suppress the arc is less than or equal to the maximum allowable number (Ns) (the result of
Conversely, if the number of unsuccessful attempts at suppressing the arc is greater than or equal to the maximum allowable number (Ns) (the result of
Possible variations of the disclosed algorithms use a criterion other than the fixed number of attempts Ns or omit any such criterion to detect when the arc suppression algorithm is repeatedly interrupted in
If the RF power source does not have an "enable" input 223, then the arc suppression algorithm may use the power of the
The AND gate, switch, or
FIG. 2E shows the power
Possible variations of the design shown in FIG. 11 include suppressing arcing by reducing RF power to a level substantially lower than the set point power specified by the
12 shows another variant programmed to generate an RF power set
According to the present invention, abnormal changes in the electrical load can be quickly detected or suppressed for the power source device supplying power.
