Abstract
2개 이상의 단위 셀(Unit Cell) 사이의 절연이 열산화막에 의해 이루어지는 결정질 실리콘 박막 태양전지에 관하여 개시한다.
본 발명에 따른 결정질 실리콘 박막 태양전지는 단위 셀 간의 절연이 열 산화에 의한 산화막에 의해 이루어지고 열 산화막의 일부가 제거된 후 열 산화막 상에 형성된 전도체층에 의해 단위 셀 간에 전기적으로 연결되는 것을 특징으로 한다.
본 발명에 따른 결정질 실리콘 박막 태양전지는 절연막의 제작이 간단하고, 절연 특성이 우수하며, 셀의 표면 특성을 향상시켜 높은 효율을 갖는 태양전지를 구성할 수 있다는 장점이 있다.

본 발명은 결정질 실리콘 박막 태양전지에 관한 것으로, 보다 상세하게는 결정질 실리콘 박막 태양전지에서 2개 이상의 단위 셀(Unit Cell) 사이의 절연이 열 산화막에 의해 이루어짐으로써 절연막의 제작이 간단하고 태양전지 표면의 결함을 제거할 수 있는 결정질 실리콘 박막 태양전지에 관한 것이다.
태양전지(solar cell)는 빛을 받아서 전압과 전류를 발생시키는 발전소자로, 발전 효율에 있어서 단위 셀(cell) 자체의 발전 효율이 중요하다. 또한 단위 셀들 간의 연결에 의하여 나타나는 직렬 저항에 의하여 효율의 감소가 나타날 수 있으므로 셀과 셀들의 연결에 의한 모듈(module)화 효율도 중요한 변수가 된다.
태양전지는 크게 단결정이나 다결정의 실리콘 기판을 사용하는 bulk형과 박막의 증착 등에 의하여 형성되는 박막형으로 구분할 수 있다.
Bulk형의 경우, 모듈화를 위한 셀 사이의 연결은 일반적으로 알루미늄(aluminum) 띠를 사용하여 각 셀에 용접하고 알루미늄띠를 교차하여 연결함으로써 직렬 접속을 완성한다. 이 경우, 직렬 접속에 의한 저항을 줄이기 위하여 알루미늄은 충분히 두꺼워야 하며 일반적으로 셀의 제작 후에 packing 공정에 속하는 모듈 제작 과정에서 이루어진다.
이에 비하여 박막형의 태양전지는 일반적으로 셀의 제작 과정과 모듈의 제작 과정이 분리되지 않고, 하나의 공정에서 이루어진다. 따라서 박막형 태양전지의 제작 과정에서 셀과 셀의 분리와 전기적 연결은 태양전지의 제작비용에 있어서 높은 비중을 차지하고 있다.
도1은 종래의 비정질 실리콘 박막을 사용하는 태양전지의 셀과 셀 사이의 전기적 연결을 나타내는 도면이다.
도1을 참조하면, 투명기판(110) 위에 반사방지막(120)이 형성되고 반사방지 막(120) 위에 투명 도전성 산화물(Transparent Conductive Oxide: 이하 'TCO'라 한다.)전극(131)이 형성된다. TCO전극(131)은 레이저 선침(laser scriber)에 의하여 분리되며 제1전극(141)과 연결되고, 제1전극(141)위에 발전영역(151)과 제2 전극층(161)이 순차적으로 형성되고 제2 전극층(161)위에 금속층(171)이 연결된다. 또한 금속층(171)은 인접한 셀의 TCO전극(132)에 연결됨으로써 전기적 연결이 이루어진다. 여기에서 금속층(171)과 전기적으로 접하고 있는 제1전극(141)과 발전영역(151)은 높은 전기저항을 가지므로 발전효율에 큰 영향을 미치지 않는다.
위와 같은 형태의 박막형 태양전지에서의 접속은 그 구조가 간단하지만 결정질 박막과 같이 비저항이 작은 경우에는 제1전극(141)과 금속층(171)과의 접속에 의하여 효율의 감소를 가져올 수 있으므로 결정질 박막 태양전지에는 사용할 수 없다는 문제가 있다.
결정질 박막형 태양전지에서는 위와 같은 효율의 감소를 방지하기 위하여 도 2와 같은 연결이 사용되고 있다.
도 2는 종래의 결정질 실리콘 박막을 사용하는 태양전지의 셀과 셀 사이의 전기적 연결을 나타내는 도면이다.
도 2를 참조하면, 투명기판(210) 위에 반사방지막(220)이 형성되고 반사방지막(220) 위에 TCO전극(231)이 형성된다. TCO전극(231)위에는 제1전극(241)이 연결되며, 제1전극(241)위에 발전영역(251)과 제2전극(261)이 순차적으로 연결된다. 제2전극(261)위에는 각 단위셀 내에서 제1전극(241), 발전영역(251) 및 제2전극(261)간의 절연 및 인접셀과의 절연을 위해 절연막(270)이 형성된다.
한편, 절연막(270)의 일부가 식각에 의해 제거되어 부분적으로 노출되고 절연막(270)위에 금속층(281)이 연결된다. 또한 인접 셀의 발전영역(252) 및 제2전극(262)의 일부가 식각에 의해 제거되어 인접 셀의 제1전극(242)의 일부가 노출되어 금속층(281)에 연결됨으로써 셀과 셀 사이의 전기적 연결이 이루어진다. 이때 일반적으로 위 구조에서 사용되는 절연막(270)은 수지(resin) 등의 유기물이 사용된다.
도 2에서와 같은 구조의 장점은 금속과 반도체 간의 접촉이 최소화되므로 효율이 높고 녹는점이 낮은 수지(resin)를 사용하여 reflow 공정의 사용이 가능하여 공정이 단순화된다는 것이다. 그러나 녹는점이 낮은 수지(resin)를 사용하므로 셀의 연결이 이루어진 이후에 식각(etching)등에 의하여 발생하는 결함을 수정하기위한 열 공정을 적용할 수 없다는 문제점이 있다.
본 발명이 이루고자 하는 기술적 과제는 2개 이상의 단위 셀을 포함하는 결정질 실리콘 박막 태양전지에서 단위 셀 사이의 절연이 열산화막에 의해 이루어짐으로써 절연막의 제작이 간단하고 태양전지 표면의 결함을 제거할 수 있는 결정질 실리콘 박막 태양전지를 제공하는데 있다.
상기 기술적 과제를 이루기 위한 본 발명에 따른 결정질 실리콘 박막 태양전지는 2개 이상의 단위셀을 포함하는 결정질 실리콘 박막 태양전지에 있어서, 상기 단위 셀은, 투명 기판상에 형성된 반사방지막, 상기 반사 방지막 상에 형성된 투명 도전성 산화물 전극, 상기 투명 도전성 산화물 전극 상에 형성된 제1 전극, 상기 제1 전극상에 형성된 발전영역, 상기 발전영역상에 형성된 제2 전극, 상기 제2 전극의 일부를 노출시키는 개구부를 가지고 상기 제2 전극의 상부 및 상기 제1 전극, 상기 발전영역 및 상기 제2 전극의 측면을 덮도록 형성된 절연막, 상기 2개 이상의 단위 셀을 전기적으로 연결시키는 전도체층을 포함하고, 상기 절연막은 열산화에 의해 형성된 열산화막인 것을 특징으로 한다.
상기 또 다른 기술적 과제를 이루기 위한 본 발명에 따른 결정질 실리콘 박막 태양전지는 2개 이상의 단위셀을 포함하는 결정질 실리콘 박막 태양전지에 있어서, 상기 단위 셀은, 투명 기판상에 형성된 반사방지막, 상기 반사 방지막 상에 형성된 제1 전극, 상기 제1 전극상에 형성된 발전영역, 상기 발전영역상에 형성된 제2 전극, 상기 제1 전극과 제2 전극의 일부를 노출시키는 개구부를 가지고 상기 제1 전극과 제2 전극의 상부 및 상기 제1 전극, 상기 발전영역 및 상기 제2 전극의 측면을 덮도록 형성된 절연막, 상기 2개 이상의 단위 셀을 전기적으로 연결시키는 전도체층을 포함하고, 상기 절연막은 열산화에 의해 형성된 열산화막인 것을 특징으로 한다.
본 발명에 따른 결정질 실리콘 박막 태양전지는 단위 셀과 셀을 절연시키는 절연막으로 열 산화막을 사용한다. 열 산화막은 실리콘층을 고온에서 산소나 수증기와 같은 반응가스와 반응시키는 방법으로 형성된다. 일반적으로 실리콘 기판의 표면에 있는 실리콘 원자는 모든 최외각 전자가 완전히 반응하지 않고 일부가 끊어진 결합(dangling bond) 상태에 있게 되며, 이러한 끊어진 결합에 참여하는 전자들 은 반도체의 동작에 부정적인 영향을 미치게 된다. 열 산화막은 이러한 최외각전자(dangling bond)를 제거하며, 우수한 절연 특성을 가짐으로 인해 반도체에서 대표적으로 사용되는 보호막층(passivation layer)이다. 따라서 위와 같은 열 산화막을 태양전지에 적용하는 경우, 표면결함을 효과적으로 제거함으로써 표면에서의 재결합(surface recombination)을 줄여서 태양전지의 효율을 향상시킬 수 있다.
박막형 태양전지는 발전영역이 비교적 얇으며(10um 이하), 대부분의 경우 빛에 의하여 생성된 전자와 정공이 양쪽 표면에 쌓이는 구조를 사용하며, 배면에 반사판을 사용하여 투과된 빛이 다시 셀에 입사되는 형태를 사용하므로 표면에서 발생하는 표면 상태(surface state)에 의한 빛의 흡수(surface absorption)와 표면에서의 재결합(surface recombination)은 발전효율에 부정적인 영향을 미친다.
따라서 표면(surface)의 처리는 박막형 태양전지의 발전 효율을 향상시키기 위한 핵심적인 기술이다. 또한 태양전지의 표면에는 끊어진 결합(dangling bond)이 존재하여 거의 대부분의 파장에 대하여 강한 흡수가 일어나므로 효율을 향상시키기 위해서는 이러한 끊어진 결합(dangling bond)를 제거하는 것이 필수적이다.
이를 위하여 일반적으로 SiC, SiN, SiO2 박막의 증착과 수소 열처리 등의 기술을 사용한다. 본 발명에서는 별도의 증착 장치가 필요한 SiC나 SiN등의 증착을 사용하지 않고, 수소 열처리 등과 병용할 수 있는 열산화(thermal oxidation)에 의하여 형성된 SiO2층을 사용한다.
이하 본 발명의 실시예를 첨부된 도면을 참고하여 상세히 설명하기로 한다.
도3은 본 발명의 실시 예에 따른 열 산화 절연막을 사용한 결정질 실리콘 박 막 태양전지의 구조를 개략적으로 나타내는 도면이다.
도3을 참조하면 본 발명에 의한 결정질 실리콘 박막 태양전지는 투명 기판(310)위에 반사 방지막(320)이 형성되고, 상기의 반사 방지막 위에 TCO전극(331)이 형성되어 있다. 상기 TCO전극(331) 위에는 제1전극(341), 발전영역(351) 및 제2전극(361)이 순차적으로 형성되어있다. 상기 제2전극(361)의 상부 및 상기 제1전극(341), 상기 발전영역(351) 및 상기 제2전극(361)의 측면에는 단위 셀 자체 및 인접 셀과의 전기적 절연을 위한 절연막(371)이 형성되어있다.
상기 절연막(371)의 일부가 제거된후 상기 절연막(371) 위에 전도체층(381)이 형성되며 상기 전도체층(381)은 단위 셀의 상기 제2전극(361)과 인접 셀의 TCO전극(332) 간을 전기적으로 연결시킨다.
이때 상기 절연막(371)은 열산화(thermal oxidation)에 의하여 형성된 열산화막인 것이 바람직하며 열 산화 후에는 수소 가스를 이용하여 열처리(annealing)를 함으로써 태양전지의 표면에 반응하지 않고 남은 끊어진 결합들을 제거하는 것이 더 바람직하다.
도 4는 본 발명의 실시 예에 따른 열 산화 절연막을 사용한 결정질 실리콘 박막 태양전지의 제조 과정을 나타내는 도면이다.
도 4를 참조하면, 먼저 결정질 실리콘 박막 태양전지의 단위 셀을 형성한다. 즉, 투명 기판위에 반사방지막(420)을 형성하고 상기 반사방지막(420)위에 투명 도전성 산화물 전극(TCO전극, 431,432)을 각각 형성한다. 분리된 각각의 상기 TCO전극(431, 432)위에 제1전극(441, 442), 발전영역(451, 452), 제2전극(461, 462)이 각각 순차적으로 형성되어 각각 단위 셀을 형성한다.
상기 단위 셀에서 공기와 접하는 영역에 절연막(471, 472)이 형성된다. 이후 상기 절연막(471, 472)의 일부를 제거하여 상기 단위 셀의 상기 제2 전극(461, 462)의 일부를 노출시키는 개구부(491, 492)를 형성하고 상기 절연막(471, 472) 위에 전도체층을 형성하여 단위셀의 상기 제2 전극(461)과 인접 셀의 상기 TCO전극(432) 을 전기적으로 연결시키게 된다.
이때 상기 절연막(471, 472)은 열산화(thermal oxidation)에 의하여 형성된 산화막인 것이 바람직하고 상기 산화막을 형성한 후에는 수소 가스를 이용한 열처리(annealing) 단계를 더 포함함으로써 실리콘 표면에 남아있는 최외각전자(dangling bond)를 제거할 수 있다.
도5는 본 발명의 다른 실시 예에 따른 열 산화 절연막을 사용한 결정질 실리콘 박막 태양전지의 구조를 개략적으로 나타내는 도면이다.
도5을 참조하면 본 발명에 의한 결정질 실리콘 박막 태양전지는 투명 기판(510)위에 반사 방지막(520)이 형성되고, 상기의 반사 방지막 위에 제1전극(541)이 형성되어 있다. 상기 제1전극(541) 위에는 발전영역(551) 및 제2전극(561)이 순차적으로 형성되어있다. 상기 제2전극(561)의 상부 및 상기 제1전극(541), 상기 발전영역(551) 및 상기 제2전극(561)의 측면에는 단위 셀 자체 및 인접 셀과의 전기적 절연을 위한 절연막(571)이 형성되어있다. 또한 인접한 셀의 발전영역(552)과 제2전극(562)에 형성된 홀(592)의 측면에 전기적 절연을 위한 절연막(572)가 형성된다. 상기 절연막(571, 572)의 일부가 제거된 후 상기 절연막(571, 572) 위에 전 도체층(581)이 형성되며 상기 전도체층(581)은 단위 셀의 상기 제2전극(561)과 인접 셀의 제1전극(542) 간을 전기적으로 연결시킨다.
즉, 상기의 반사 방지막 위에 TCO 전극없이 바로 제1전극(541)을 형성하고 단위 셀의 제2 전극(561)과 인접 셀의 제1전극(542)을 개구부(591,592)를 통해 전기적으로 연결시키는 구조이다.
이때 상기 절연막(571, 572)은 열산화(thermal oxidation)에 의하여 형성된 열산화막인 것이 바람직하며 열산화 후에는 수소 가스를 이용하여 열처리(annealing)를 함으로써 태양전지의 표면에는 반응하지 않고 남은 최외각 전자들을 제거하는 것이 더 바람직하다.
이상으로, 본 발명은 도면에 도시된 실시예를 참고로 설명되었으나 이는 예시적인 것에 불과하며, 본 기술 분야의 통상의 지식을 가진 자라면 이로부터 다양한 변형 및 균등한 타 실시예가 가능하다는 점을 이해할 것이다. 따라서, 본 발명의 진정한 기술적 보호 범위는 첨부된 등록청구범위의 기술적 사상에 의해 정해져야 할 것이다.
본 발명에 따른 결정질 실리콘 박막 태양전지는 단위 셀 간의 절연이 열산화를 통한 열산화막에 의하여 이루어지므로 절연막의 제작이 간단하고 태양전지의 표면에서 발생하는 전자-정공의 재결합(electron-hole recombination)을 효과적으로 제거하여 효율을 향상시킬 수 있는 장점이 있다.
또한 열 산화막의 치밀한 구조를 사용하므로 일반적인 증착 등에 의한 방법 에 비하여 균일한 두께의 박막을 얻을 수 있으며, 열 산화막의 열적 안정성 때문에 전기적 연결이 이루어진 이후에 수소 열처리 등의 고온 공정을 적용할 수 있는 효과가 있다.
Claims (4)
- 2개 이상의 단위 셀을 포함하는 결정질 실리콘 박막 태양전지에 있어서,상기 단위 셀은,투명 기판상에 형성된 반사방지막;상기 반사 방지막 상에 형성된 투명 도전성 산화물 전극;상기 투명 도전성 산화물 전극 상에 형성된 제1 전극;상기 제1 전극상에 형성된 발전영역;상기 발전영역상에 형성된 제2 전극;상기 제2 전극의 일부를 노출시키는 개구부를 가지고 상기 제2 전극의 상부 및 상기 제1 전극, 상기 발전영역 및 상기 제2 전극의 측면을 덮도록 형성된 절연막; 및상기 2개 이상의 단위 셀을 전기적으로 연결시키는 전도체층을 포함하고,상기 절연막은 열산화에 의해 형성된 열산화막인 것을 특징으로 하는 결정질 실리콘 박막 태양전지.
- 제1항에 있어서, 상기 전도체층은상기 절연막의 상부 및 측면에 형성되고, 상기 단위 셀의 상기 제2 전극과 인접 셀의 상기 투명 도전성 산화물 전극을 전기적으로 연결시키는 것을 특징으로 하는 결정질 실리콘 박막 태양전지.
- 2개 이상의 단위 셀을 포함하는 결정질 실리콘 박막 태양전지에 있어서,상기 단위 셀은,투명 기판상에 형성된 반사방지막;상기 반사방지막 상에 형성된 제1 전극;상기 제1 전극상에 형성된 발전영역;상기 발전영역상에 형성된 및 제2 전극;상기 제1전극과 제2 전극의 일부를 노출시키는 개구부를 가지고 상기 제1전극과 제2 전극의 상부 및 상기 제1 전극, 상기 발전영역 및 상기 제2 전극의 측면을 덮도록 형성된 절연막; 및상기 2개 이상의 단위 셀을 전기적으로 연결시키는 전도체층을 포함하고,상기 절연막은 열산화에 의해 형성된 열산화막인 것을 특징으로 하는 결정질 실리콘 박막 태양전지.
- 제3항에 있어서, 상기 전도체층은상기 절연막의 상부 및 측면에 형성되고, 상기 단위 셀의 상기 제2 전극과 인접 셀의 상기 제1전극을 전기적으로 연결시키는 접촉부를 제외한 부분의 절연은 열 산화막을 사용하는 것을 특징으로 하는 결정질 실리콘 박막 태양전지.
