Abstract
챔버(2)에 기판을 위치시키고, 챔버에 가스 또는 증기 상태로 실리콘 함유 화합물, 과산화결합을 갖는 화합물, 및 과산화결합을 갖는 화합물과 쉽게 조합되는 물질을 도입하고, 실리콘 함유 화합물을 과산화결합 함유 화합물 및 가용성 물질과 반응시켜 기판상에 절연층을 제공하는 단계로 구성된 기판 처리방법에 발표된다. 또한 상기 방법 실시 장치가 발표된다.
Description
본 발명은 반도체 웨이퍼와 같은 기판 처리 방법 및 장치, 특히 고급 절연층 침전속도 증가 방법 및 장치에 관계한다. 추가로 저 유전상수(k)가 본 발명의 장치 및 방법에 의해 제공될 수 있다.
특허출원 WO94/01885에서 실란(SiH4) 또는 고급 실란을 과산화수소(H2O2)와 반응시켜서 액체 단쇄 폴리머가 반도체 웨이퍼상에 형성되는 평탄화 기술이 발표된다. 공계류중인 특허출원 PC/GB97/02240에서 평탄화 공정에서 저 유전상수를 제공하는 장치 및 방법이 발표된다. 이 방법은 반도체 기판상의 침착층으로서 단쇄 폴리머를 제공하도록 유기실란 화합물과 과산화결합 함유 화합물을 사용한다. 공지기술에서 사용된 반응물은 반도체 기판 상의 폴리머층 침착속도가 매우 느리다. 예컨대, 페닐실란과 H2O2의 반응에 의한 침착 속도는 600Å/분 정도로 느리다.
본 발명의 주목적은 절연체의 저 유전상수에 악영향을 주지 않고 심지어 유전상수를 개선시키면서 신속하게 고급 절연층을 침착시키는 것이다.
저 유전상수를 포함하는 바람직한 성분을 유지하면서 침착속도를 크게 증가시킴으로써 전체 침착공정을 개선시킬 수 있음을 발견하였다.
본 발명의 제 1 측면에 따르면 챔버에 기판을 도입하고, 실리콘 함유 화합물, 과산화 결합 함유 화합물, 및 과산화 결합 함유 화합물과 쉽게 조합되는 물질을 가스 또는 증기 상태에서 챔버에 도입하고, 실리콘 함유 화합물을 과산화 결합 함유 화합물 및 조합물질 반응시켜 기판상에 절연층을 제공하는 방법에 제공된다.
조합물질은 과산화 결합 함유 화합물과 실리콘 함유 화합물간의 반응개시를 촉진시킨다. 따라서 과산화 결합 함유 화합물과 조합물질은 절연층 형성시 서로 반응한다.
과산화 결합 함유 화합물과 쉽게 조합되는 조합물질은 산소, 오존 또는 테트라에톡시실란(TEOS)과 같은 산화제이다. 그러나 과산화결합 함유 화합물에 가용성인 모든 물질, 예컨대 일산화탄소 또는 이산화탄소도 사용될 수 있다. 가장 선호되는 산화제는 산소이다.
발생하는 반응은 화학증착공정이며, 추가 플라즈마가 필요하지 않지만, 반응챔버 내에서 필요할 경우 플라즈마(약하게 이온화된 플라즈마)가 사용될 수 있다. 따라서 반응물은 자발적으로 반응할 수 있다. 반응은 표면반응이다.
실리콘 함유 화합물은 일반식 CxHy-SinHa 또는 (CxH
y)zSinHa인 유기실란으로서, x, y, z, n 및 a는 정수이다. 선호되는 실리콘 함유 화합물은 일반식 R-SiH3을 갖는다. 여기서 R은 메틸, 에틸, 페닐 또는 비닐기이며 페닐 또는 메틸기가 특히 선호된다. 혹은 실리콘 함유 화합물이 실란(예, 실란 자체) 또는 고급 실란이다. 또한 디메틸실란이 실리콘 함유 화합물이 될 수 있다. 실리콘 함유 화합물은 TEOS 나 기타 유기금속 화합물이 아니다.
적절한 조합의 성분이 사용될 수 있고 이들은 챔버에서 폭발성이므로 압력은 적절치 못하다.
과산화결합 함유 화합물로 과산화수소가 선호된다.
또한 구체예에서 본 발명은 챔버에 질소와 같은 추가 가스를 도입하는 단계를 더욱 포함한다.
조합물질은 챔버에 도입되기전 과산화결합 함유 화합물 또는 실리콘 함유 화합물과 사전 혼합될 수 있다. 그러나 조합물질이 과산화결합 함유 화합물과 사전혼합될 경우에 증착속도가 특히 증가됨이 관찰되었다. 혹은 조합물질이 별도성분으로서 챔버에 도입될 수 있다.
R이 메틸기인 경우에, 즉 메틸실란이 실리콘 화합물일 경우에 증착속도는 1.1㎛/분으로 증가된다. 따라서 조합물질로서 산소가 사용될 때 산소가 사용되지 않을때의 8000Å/분에 비해서 증착속도가 증가된다. R이 페닐기인 경우에 증착속도는 600Å/분에서 2700Å/분으로 증가된다. 게다가 조합물질로서 산소가 사용될 때 실란 또는 고급 실란이 사용될 경우 증착속도는 900Å/분에서 1.2㎛/분으로 증가된다. 추가로 조합물질, 특히 산소의 첨가는 기판상에 형성된 필름의 유전상수를 3.2에서 2.8로 약간 감소시킨다.
챔버로의 실리콘 함유 화합물의 유속은 20 내지 145Sccm(3.4 ×10-2 내지 0.24 Pa.m3/s), 특히 45Sccm(7.6 ×10-2 Pa.m3/s)이다. 챔버로의 과산화결합 함유 화합물의 유속은 0.2 내지 1.0g/분, 특히 0.22g/분이다. 챔버로의 조합물질의 유속은 50Sccm(8.4 ×10-2 Pa.m3/s)미만, 특히 10Sccm(1.7 ×10-2 Pa.m3/s)이다. 20Sccm이상에서 자발적이고 순간적인 압력상승이 격렬한 반응 때문에 일어나므로 50Sccm이상의 속도는 바람직하지 않다. 챔버에 적당한 압력이 사용될 수 있지만 대기압 미만, 특히 200 내지 5000mT, 더더욱 약 1000mT가 적절한 압력이다. 추가 가스가 사용될 때 챔버로의 유속은 50 내지 1000Sccm(8.4 ×10-2 내지 1.7Pa.m3/s), 특히 80Sccm(0.14 Pa.m3/s)이다. 단위 Sccm(표준 입방 센터미터/분)는 표준온도 및 압력에서 정해진다.
본 방법은 단쇄 폴리머로 형성된 층으로부터 물 또는 OH를 제거하는 단계를 더욱 포함할 수 있다. 또한 본 발명은 폴리머층 증착에 앞서 하부층 또는 베이스층을 형성 또는 증착하는 단계를 포함할 수 있다. 본 발명은 형성된 층의 표면상에 캐핑층을 증착 또는 형성하는 단계를 포함할 수 있으며, 이층은 PECVD공정으로 적용된다.
본 발명의 제 2 측면에 따르면 성분을 챔버에 도입하는 수단과 기판을 지탱하는 수단을 포함하는 실시 장치가 제공된다. 이 장치는 화학증착(CVD) 또는 플라즈마 증진 증착(PECVD)챔버를 포함할 수 있다.

반도체 웨이퍼 처리장치(1)는 이중 샤워헤드(3)와 웨이퍼 지지물(4)을 갖는 챔버(2)를 포함한다. 샤워헤드(3)는 RF원(6)에 연결되어서 제 1 전극을 형성하고 지지물(4)은 접지되어서 제 2 전극을 형성한다. 혹은 RF(6)이 지지물(4)에 연결되고 샤워헤드(3)가 접지될 수 있다. 샤워헤드(3)는 파이프(7,8)에 의해 O2 및 H2O2공급원과 페닐실란(C6H9Si)공급원에 연결된다.
사용시 처리장치는 반도체 웨이퍼 또는 기타 물건상에 단쇄폴리머를 증착하도록 배열된다. 이것은 국부적 또는 광범위하게 평탄화를 수행하거나 "갭 충진"을 한다. 성분을 질소와 같은 캐리어 가스와 함께 챔버에 도입하고 이들을 챔버내에서 반응시켜 폴리머가 형성된다. 반응은 자발적으로 일어나거나 외부 에너지원을 사용하여 개시될 수 있다. 질소는 다른 성분의 유속이 느리지만 공정을 향상시키는데 필요하며 공정의 일부를 형성할 수 있다. 반응물의 유속을 필요한 수준으로 유지시키고 출구(9)를 통해 챔버로부터 제거된다. 결과의 폴리머가 웨이퍼상에 증 착된다. 산소 관련 메카니즘에 있어서, O2는 H2O2와 조합되어서 H2O2와 C6H8Si 간의 반응을 촉진시킨다. 반응은 웨이퍼 표면에서 일어난다.
페닐실란(C6H8Si)과 H2O2의 반응은 매우 느린 증착속도(600Å/분)를 가져온다. 반응 촉진을 위해서 소량의 산화제 O2가 공정에 첨가된후 증착속도가 2700Å/분 이상으로 증가되었다.

O2의 유속이 20Sccm이상으로 증가될 때 격렬한 반응이 일어나 챔버압력이 크게 교란된다.
O2의 첨가는 실리콘함유 화합물로서 실란 또는 고급 실란이 사용될 경우 증착속도를 900Å/분에서 1.2㎛/분으로, MeSiH3 사용시 증착속도를 8000Å/분에서 1.1㎛/분으로 증가시킨다.

- 다음 단계들을 포함하는, 기판 상에 실록산 함유 폴리머 증착 방법:챔버에 기판을 위치시키고;챔버에 가스 또는 증기상태의 실리콘 함유 화합물, 추가로 과산화 결합 함유 화합물 그리고 과산화 결합 함유 화합물과 쉽게 조합되는 조합물질을 도입하고; 그리고상기 실리콘 함유 화합물을 상기 추가 화합물 및 조합물질과 반응시켜 기판상에 폴리머 층을 제공함.
