When this predicted quantity is shifted to λ2, the wavelength shift signal (photocurrent) is fed back to the cooling control section of the semiconductor laser to cool, and in the opposite case, when the temperature is raised, it becomes a single wavelength semiconductor laser that always operates at the magnetic center wavelength.

First, in order to fabricate a first photodetector having an absorption layer of λ 3, an InGaAsP / InGaAs layer 18 having a multi-quantum well structure having a maximum absorption at λ 3 is grown on an n-InP substrate 2 exposed by etching. The p-InGaAsP layer 17 is grown to complete the first photodetector. Subsequently, a semi-insulating InP layer 15 for electrical isolation between the photodetectors is grown, and the InGaAsP / InGaAs layer 12, p−, of the multi-quantum well structure having maximum absorption at n-InGaAsP layer 14 and λ2 again. The InP clad layer 11 and the p-InGaAs ohmic layer 10 are grown to complete a second photodetector. Subsequently, the isolation regions for electrical isolation between the laser portion and the photodetector portion are etched to form trenches and filled with semi-insulated InP to form the isolation layer 9. Finally, each electrode is attached by a lithography process to complete a semiconductor laser in which a monitor photodetector with two absorbing layers is integrated.
