Abstract
본 발명은 반도체 패키지 및 그 제조방법에 관한 것으로, 종래 기술에 의한 반도체 패키지는 반도체 칩의 패드와 리드의 접촉불량으로 인하여 전기적인 신뢰성이 저하되고, 또 상기 패드의 증가와 더불어 상기 테이프의 리드수가 증가해야 하므로 제작이 난이함과 더불어 생산성이 저하되어 생산비가 상승하는 문제점을 초래하였다. 이러한 문제점을 해결하기 위하여 본 발명에 의한 반도체 패키지 및 그 제조방법은 테이프에 라인패턴을 형성하고, 베이스에 접착고정된 반도체 칩의 패드와 상기 테이프에 비아홀을 형성하여 그 비아홀에 상기 솔더볼보다 융점이 높은 메탈을 충진하여 상기 라인패턴과 전기적으로 통할 수 있도록 연결함으로써, 상기 반도체 칩의 패드와 상기 라인패턴이 전기적으로 통할 수 있도록 완전하게 연결되게 되어 전기적인 신뢰성이 향상되고, 또 상기 패드가 증가하여도 그 패드에 맞는 상기 테이프에 라인패턴을 형성하여 연결하면 되므로 제작이 용이함과 아울러 생산성이 증대되어 생산비를 절감할 수 있는 효과를 기대할 수 있다.BACKGROUND OF THE INVENTION 1.
