Abstract
본 발명은 금속-반도체(Si) 광소자에 관한 것으로, 금속박막의 반도체(Si) 기판의 접합에서 나타나는 쇼트키 장벽(Shottky barrier)을 이용한 광소자, 특히 광다이오드(Photodiode)나 태양전지(Solar Cell)에서 광 흡수율을 향상시키고 계면의 성질을 좋게하기 위하여, 반도체 표면에 단원자의 계면층이 형성되고, 그 위에 얇은 두께의 금속박막이 형성된 구조를 갖는 금속-반도체 광소자에 관하여 기술된다.
Description
본 발명은 금속-반도체 광소자에 관한 것으로, 특히 금속박막과 반도체 기판의 접합에서 나타나는 쇼트키 장벽(Shottky barrier)을 이용한 광소자에서, 광흡수율을 향상시키고 계면의 성질을 개선시킬 수 있는 금속-반도체 광소자에 관한 것이다.
일반적으로, 금속-반도체 광소자는 금속접촉에 빛이 조사될 때에 반사와 흡수 손실을 피하기 위해 금속박막을 매우 얇게 형성하여야 한다. 이상적으로는 금속-반도체 접합의 쇼트키 장벽을 이용한 광다이오드나 태양전지의 경우, 세가지 형태의 광전류 성분이 가능하다. 첫째가 금속에서 흡수되고 쇼트키 장벽을 극복하여 반도체 내로 전자를 여기시키는 hv > Vs(Shottky barrier)의 빛, 그리고 두 번째로 공핍층(depletion region)에서 주로 흡입되고 반도체로 전달되는 hv > Eg인 단파장의 빛, 그리고 마지막으로 중성영역에서 흡수되는 hv = Eg인 빛에 의한 것이다. 이러한 쇼트기 장벽 태양전지는 상당한 양의 빛이 반도체에 도달하도록 하기 위해서 매우 얇은 금속으로 되어야한 한다.
제1도는 종래 금속-반도체 광소자인 쇼트키 장벽 태양전지의 단면도로서, 소자영역에서 반도체 기판(1)와 금속박막(2)이 접합되고, 소장영역 이외의 반도체 기판(1)위에는 절연막(3)이 형성되고, 금속박막(2) 위에는 반사방지막(4)이 형성되고, 반사방지막(4)의 측부와 금속박막(2)의 가장자리부분에는 전극(5)이 형성되고, 반도체 기판(1)의 뒤쪽에는 이면전극(6)이 형성된다.
쇼트키 장벽(Shottky barrier)을 이용한 태양전지는 낮은 온도 공정, 다결정과 박막 태양전지에서의 적응성, 그리고 높은 출력전력(반도체 내에 공핍층이 존재하기 때문에)의 장점을 가지고 있다. 전술한 바와같이 금속-반도체 접합을 이용한 광다이오드나 태양전지의 경우, 광흡수율 및 전기 에너지로의 전환효율을 증대시키기 위해서는 금속박막을 매우 얇게 예를들어, 약 100Å(Angstrom)의 두께로 형성시켜야 한다. 그런데, 기존의 광다이오드나 태양전지의 경우 반도체 기판(1)위에 금속을 직접 증착하여 금속-반도체 접합을 만드는 관계로 금속박막(2)이 균일하지 못하여 표면에 고루 증착되려면 그 두께가 상당히 두꺼워져야만 한다. 또한 금속과 반도체 사이에 존재하는 계면 전자대의 영향으로 광흡수율도 저하되고, 전기 에너지로의 전환효율도 감소되는 단점이 있다.
따라서, 금속박막을 얇고 균일하게 성장시키고, 계면에너지상태의 밀도를 낮추어 광흡수 효율을 향상시킬 수 있는 금속-반도체 광소자를 제공함에 그 목적이 있다.
이러한 목적을 달성하기 위한 본 발명의 금속-반도체 광소자는 실리콘 기판과 금속박막의 접합 구조를 갖는 금속-반도체 광소자에 있어서, 상기 반도체 기판과 상기 금속박막 사이에 단원자 계면층이 형성된 것을 특징으로 한다.

이하, 본 발명을 첨부된 도면을 참조하여 상세히 설명하기로 한다.
제2도는 본 발명의 실시예에 의한 금속-반도체 광소자의 단면도이다.
반도체 기판, 특히 실리콘(100) 기판(11) 위에 절연막(13)이 형성된다. 소자영역을 정의하는 마스크를 사용하여 절연막(13)의 일부를 제거하므로 절연막(13)으로 둘러싸이는 소자영역이 정의된다. 노출된 실리콘(100) 기판(11)의 표면에 안티모니(Sb)나 아신(As)과 같은 5족 원소를 증착하여 단원자 계면층(10)이 단원자층 정도로 얇게 형성된다. 이때, 기판의 온도는 400 내지 450℃이고 석영(quartz)를 이용한 두께 측정장치를 통하여 단원자의 계면층을 형성시킨다. 계속하여 진공 상태에서 단워자 계면층(10) 위에 금속박막(12)이 형성된다. 금속박막(12)위에 반사방지막(14)이 형성된다. 반사방지막(14)의 측부에 금속박막(12)과 전기적으로 연결되는 전극(15)이 형성되고, 반도체 기판(11)의 뒷면에 이면전극(16)이 형성된다.
상기에서, 반도체 기판(11) 위에 5족 원소를 고르게 단원자층으로 분포하기 때문에 반도체 표면이 가지고 있는 비결합전자상태(dangling bond)가 효과적으로 제거되어 우선 밴드캡사이의 계면에너지 상태에 의한 계면트랩효과가 감소되어 소자로서의 제어가 용이하고 불필요한 밴드캡사이에 계면에너지상태를 감소시켜 광의 흡수율을 향상시킨다. 아울러 이러한 표면의 표면에너지가 감소되어 약 30Å 두께의 고른 금속박막(12)의 형성이 가능하다. 이러한 효과로 광이 금속박막을 투과할 때, 흡수 또는 반사율이 감소하여 반도체로 도달하는 양이 증가하게 된다. 이러한 복합적인 효과로 인하여 광에너지에서 전기에너지로의 흡수전환 효율이 향상된다.
아울러, 실제의 금속-반도체 접합의 경우 밴드갭에서 계면 에너지 상태가 존재하는데 이러한 계면 에너지 상태는 광흡수과정 및 전하이동과정에서 에너지 손실로 작용한다. 본 발명에서는 5족 원소에 의해서 반도체의 표면의 비결합전자상태가 제거되어 밴드갭내의 계면 에너지 상태가 감소한다.
상술한 바와같이 본 발명은 표면의 금속박막이 얇아져서 많은 양의 빛이 반도체에 도달하여 광흡수율이 극대화되고 금속과 반도체의 사이에 밴드갭내의 계면에너지 상태가 줄어들어 반도체의 전류변환효율이 동시에 증가한다. 이러한 효율증가는 광소자에서의 에너지손실을 최소화하고 그 성능을 향상시킨다.
Claims (3)
- 실리콘 기판과 금속박막의 접합 구조를 갖는 금속-반도체 광소자에 있어서, 상기 반도체 기판과 상기 금속박막 사이에 단원자 계면층이 형성된 것을 특징으로 하는 금속-반도체 광소자.
- 제1항에 있어서, 상기 단원자 계면층은 Sb, As의 등의 5족 원소들중 어느 하나로 형성되는 것을 특징으로 하는 금속-반도체 광소자.
- 제1항에 있어서, 상기 금속박막은 30Å의 두께로 형성하는 것을 특징으로 하는 금속-반도체 광소자.
