Abstract
본 발명은 반도체 소자의 소자분리막 형성 방법에 관한 것으로, 화학적 기계적 연마 장치를 이용한 평탄화 공정시 연마 정지점을 용이하게 검출할 수 있도록 하기 위하여 패드산화막 및 질화막으로 이루어진 마스크층상에 강도 및 전도율이 높은 금속층을 형성하므로써 공정의 안정도 및 소자의 신뢰성이 향상될 수 있도록 한 반도체 소자의 소자분리막 형성 방법에 관한 것이다.BACKGROUND OF THE INVENTION 1. Description
본 발명은 반도체 소자의 소자분리막 형성 방법에 관한 것으로, 특히 용이하게 평탄화를 이룰 수 있도록 한 반도체 소자의 소자분리막 형성 방법에 관한 것이다.BACKGROUND OF THE INVENTION 1. 일반적으로 반도체 소자의 제조 공정에서 소자와 소자 또는 주변 지역과 메모리 셀 지역을 전기적으로 분리시키기 위하여 소자분리 영역에 소자분리막을 형성한다. 이러한 소자분리막은 LOCOS(Local Oxidation of Silicon) 공정 또는 트렌치(Trench)를 이용한 방법 등과 같이 여러 가지의 방법에 의해 형성될 수 있는데, 그 중 트렌치를 이용한 종래 반도체 소자의 소자분리막 형성 방법을 도 1A 내지 도 1D를 통해 설명하면 다음과 같다.In general, in the fabrication process of a semiconductor device, an isolation layer is formed in an isolation region to electrically isolate an element and a device, or a peripheral region and a memory cell region. 도 1d는 화학적 기계적 연마(Chemical Mechanical Polishing) 방법을 이용하여 상기 산화막(5)을 평탄화시킨 후 잔류된 상기 질화막(3) 및 패드 산화막(2)을 순차적으로 제거하므로써 상기 트렌치(4)내에 소자분리막(5A)이 형성된 상태의 단면도인데, 상기 연마 공정시 상기 산화막(5)의 과도 식각에 의해 표면의 평탄도가 불량한 상태가 도시된다. 이는 상기 연마 공정시 마스크층으로 이용되는 상기 질화막(3)과 산화막(5)의 제거비 차이로 인해 발생되는 현상이기도 하지만, 주요한 원인은 상기 연마 공정시 연마 정지점을 정확히 감지하지 못하는 것이다. 여기서 일반적으로 질화막과 산화막은 20 : 1의 식각비를 갖는다고 보고되었으나, 실제 화학적 기계적 연마 방법을 이용하여 측정한 결과 질화막의 식각속도가 산화막보다 6배 정도 빠르다는 사실을 알게 되었다. 따라서 상기 산화막(5)의 과도한 식각을 방지하기 위해서는 상기 연마 공정시 연마 정지점을 검출할 수 있는 모니터링 (Monitering) 장치(예를들어 럭스트론(Luxtron))를 사용해야 한다. 그러나 이 경우 상기 질화막(3)은 상기 산화막(5)에 대하여 낮은 식각 선택비를 갖기 때문에 상기 모니터링 장치가 연마 정지점을 정확하게 검출하지 못하게 된다. 그래서 상기 연마 공정을 실시하기 전에 테스트 연마 공정을 실시하여 연마 시간을 결정하는 방법을 이용하는데, 이 경우 공정의 균일도가 낮아지며 상기 질화막상에 산화막이 잔류되는 경우 상기 질화막이 제거되지 않는 단점이 있다.FIG. 1D illustrates a device isolation film in the trench 4 by sequentially removing the nitride film 3 and the pad oxide film 2 remaining after planarizing the oxide film 5 using a chemical mechanical polishing method. 5A is a cross sectional view showing a state in which the surface flatness is poor due to excessive etching of the oxide film 5 during the polishing process. In general, the nitride film and the oxide film have been reported to have an etching ratio of 20: 1, but it was found that the etching rate of the nitride film was about 6 times faster than the oxide film as measured by the actual chemical mechanical polishing method. Therefore, in order to prevent excessive etching of the oxide film 5, a monitoring device (for example, Luxtron) capable of detecting a polishing stop point during the polishing process should be used. However, in this case, since the nitride film 3 has a low etching selectivity with respect to the oxide film 5, the monitoring device cannot accurately detect the polishing stop point. Therefore, a method of determining a polishing time by performing a test polishing process before performing the polishing process is used. In this case, the uniformity of the process is lowered and the nitride film is not removed when an oxide film remains on the nitride film.
따라서 본 발명은 패드산화막 및 질화막으로 이루어진 마스크층상에 강도 및 전도율이 높은 금속층을 형성하므로써 상기한 단점을 해소할 수 있는 반도체 소자의 소자분리막 형성 방법을 제공하는 데 그 목적이 있다.Accordingly, an object of the present invention is to provide a method for forming a device isolation film of a semiconductor device capable of solving the above-mentioned disadvantages by forming a metal layer having high strength and conductivity on a mask layer composed of a pad oxide film and a nitride film.
상기한 목적을 달성하기 위한 본 발명은 실리콘 기판상에 패드 산화막, 질화막 및 금속층을 순차적으로 형성한 후 소자분리 영역의 상기 실리콘 기판이 노출되도록 상기 금속층, 질화막 및 패드 산화막을 순차적으로 패터닝하는 단계와, 상기 단계로부터 패터닝된 상기 금속층, 질화막 및 패드 산화막을 마스크로 이용한 식각 공정으로 노출된 상기 실리콘 기판을 식각하여 트렌치를 형성하는 단계와, 상기 단계로부터 상기 트렌치가 매립되도록 전체 상부면에 산화막을 형성한 후 상기 금속층을 연마 정지점으로 이용하여 상기 산화막을 연마하는 단계와, 상기 단계로부터 잔류된 상기 금속층, 질화막 및 패드 산화막을 순차적으로 제거하는 단계로 이루어지는 것을 특징으로 하며, 상기 금속층은 상기 질화막보다 강도 및 전도율이 높은 물질로 형성되고, 상기 물질은 티타늄 나이트라이드인 것을 특징으로 한다.According to an aspect of the present invention, there is provided a method of sequentially forming a pad oxide film, a nitride film, and a metal layer on a silicon substrate, and then sequentially patterning the metal layer, the nitride film, and the pad oxide film to expose the silicon substrate in an isolation region.
