Description
The present invention relates to an electronic component such as a surface acoustic wave device.
In a surface acoustic wave device or the like, a package structure having a hollow portion is employed. A partition wall that partitions the plurality of electronic component elements is provided. A cover member for forming the hollow portion is provided on the partition wall.
On the other hand, in the surface acoustic wave device described in
In the structure in which the hollow portion is configured by using a cover member or a lid as described in Patent Document 1 or
Further, due to the inflow pressure of the resin at the time of molding, the cover member or the cover body or the protective resin portion described in

Hereinafter, the present invention will be clarified by describing specific embodiments of the present invention with reference to the drawings.
It should be pointed out that each embodiment described in this specification is an exemplification, and a partial replacement or combination of configurations is possible between different embodiments.
FIG. 1 is a side sectional view of an electronic component according to a first embodiment of the present invention, and FIG. 2 is a schematic plan view showing a state in which a cover member to be described later is removed in the electronic component of the present embodiment. .
1 is a cross-sectional view of a portion corresponding to a portion along the line AA in FIG.
As shown in FIG. 1, the electronic component 1 has a
A plurality of
In FIG. 2, a portion where one surface acoustic wave resonator is formed is schematically indicated by a symbol in which X is surrounded by a rectangular frame. That is, as shown in FIG. 2, surface
On the
An electrode constituting a functional part such as the
The
In each of the surface
The length direction of the
The
As described above, the planar shape of the second support member is not limited to a strip shape, and may be an appropriate planar shape such as a crank shape.
Further, the frame-like
In the present embodiment, the
As shown in FIG. 1, under bump metal layers 15 a and 15 b are provided so as to penetrate the
A
By the way, as shown in FIG. 1, the height of the
On the other hand, the
Moreover, since the height of the
A modular
A
Further, when the
As the synthetic resin constituting the
After the photosensitive polyimide is applied and patterned, heat treatment is performed, for example, at 300 ° C. for 1 hour in a nitrogen atmosphere. Thereby, photosensitive polyimide can be hardened and the
Although it does not specifically limit about the synthetic resin which comprises the

In the present embodiment, the height of the solder bumps 16 a and 16 b is higher than the highest position of the
The shape and arrangement of the cover member and the first and second support members in the present invention are not limited to the above embodiment. This will be clarified by describing the second to ninth embodiments shown in FIGS. 5 to 12 are cross-sectional views of portions corresponding to the same portions as FIG. The same parts as those of the first embodiment are denoted by the same reference numerals, and the description thereof is omitted.
5 to 11, a broken line H connecting the upper ends of the solder bumps 16a and 16b is shown. The broken line H facilitates the comparison between the height of the upper end of the solder bump and the height of the uppermost portion of the cover member.
In the
In the electronic component 32 of the third embodiment shown in FIG. 6, the height of the
Further, like the
Like the
FIG. 8 is a side sectional view of the
Also in the
In the
In the
Thus, the
However, it is preferable that the
Instead of the solder bumps 16a and 16b, metal bumps made of other metals such as Au may be used.
Further, the second support member may have a structure in which a plurality of
In each of the embodiments described above, a surface acoustic wave resonator having an IDT electrode is configured. In the present invention, such a functional unit is not limited to a surface acoustic wave resonator, and may be another surface acoustic wave resonator or a surface acoustic wave filter. Moreover, the function part should just be a function part which requires a hollow part, and is not limited to what comprises an elastic wave element.
