Claims (1)
- 薬液を供給するメインタンクと該メインタンク
から供給された薬液を一定量貯える薬品供給タン
クと、該薬品供給タンクから供給された薬液を貯
え、ウエハを処理するウエハ処理槽とを有し、該
薬品供給タンクとウエハ処理槽との間に前記処理
槽への薬品供給のための配管を大流量と小流量の
２系統配設することにより前記処理槽の薬品の消
耗に対して微少量の薬品を前記タンクから処理槽
へ供給して、該処理槽内の薬品の液量を一定に維
持することを特徴とする薬品処理装置。
