[発明が解決しようとする問題点]

イエツチングやイオン注入のマスクとして使用されるレ
ジストに対する要求も厳しくなってきており、たとえば
配線材料に用いられているアルミニウム(A1)の反応
性イオンエツヂングや高濃度イオン注入などヤスクとし
ての耐性を必要とする場合においては、あらかじめレジ
ストマスクに紫外線を照射したり、プラズマ処理を施す
などして、レジストを硬化あるいは変質させて耐熱性や
耐イオン衝撃性を向上させることが試みられている。こ
のように硬化あるいは変質されたレジスト、あるいはイ
オン注入により不純物が導入されたレジストを除去する
際に、従来の酸素プラズマアッシング法やオゾンを用い
たレジスト除去法では除去しきれないような残渣を生ず

グ時において酸素と反応して揮発性物質を作ることなく
表面に存在し、第8図(C)に示すごとく、最終的に砒
素イオン注入の場合には砒素酸化物を主体とするレジス
ト残渣4が残る。このことは反応性イオンエツチングを
行った場合も同様でおり、反応性イオンエツチング後の
レジストマスクにはフルオロカーボンによる表面汚染層
が形成され、最終的にフルオロカーボンを主体とするレ

次に本発明の実施例について、図面を参照して詳細に説

第1図(a)に示すようなレジストマスク12を用い、
シリコン基板13上のシリコン酸化膜11に対し、CH
F3ガスを用いて反応性イオンエツチングを行った。第
1図(b)は反応性イオンエツチング後の試料断面形状
を示している。この時、レジストマスクにはフルオロカ
ーボンによる表面汚染層16が形成されている。第1図
(C)はレジストへの水素注入工程を示しているが、本
実施例においてはCtlF3ガス圧力80mTorr
、 RFパワー200聾でシリコン酸化膜の反応性イオ
ンエツチングを行った後、同一エツチングチャンバー内
でガスをCHF3から112に交換し、水素圧力100
mTorr、 RFパワー150−の条件で30分間放
電を行った。この工程の後、通常の酸素プラズマアッシ
ング法によりレジストを除去した。その際、レジストの
残渣は認められなかった。本実施例ではレジストへの水
素注入方法として反応性イオンエツチングに用いられる
平行平板型エツチング装置を用いたが、イオン注入装置
により水素イオンをレジストに打ち込むことも可能であ
る。イオン注入装置を利用する場合にはイオンの加速エ
ネルギーを調節することにより、レジスト中への水素イ
オンの侵入深さを調節することができる。また本実施例
では水素注入後の工程で酸素プラズマアッシング法を用
