Claims (1)
- 試験パターンを被試験ICへ供給し、その被試
検ICの電源電流を基準電流と比較するIC試験
器において、上記被試験ICの電源電流と対応し
た電流に変換する電流変換回路と、その電流変換
回路の電流と逆極性の基準電流を発生する基準電
流源と、その基準電流源及び上記電流変換回路の
各出力側とそれぞれ第1及び第2スイツチを通じ
て接続された積分コンデンサと、上記第1及び第
2スイツチを上記試検パターンと同期して開閉制
御する制御回路と、上記第1、第2スイツチが開
の状態における上記積分コンデンサの電圧を比較
電圧と比較する比較器と、上記第1及び第2スイ
ツチを閉じている間上記積分コンデンサの電圧を
上記比較電圧と等しくさせるリセツト手段とを具
備するIC試験器。
