た主サイリスタ部と、このカソードＮ２層とは分割され
た補助サイリスク部のカソードＮ３層とを備え、補助サ
イリスタ部を点弧させることにより主サイリスタ部にそ
の点弧電流が流れるようにしたサイリスク構造において
、ターンオフ時にカソードＮ３層から抵抗部を介してＮ
２層のルートで電流を流し、且つターンオフ時にはカソ
ードＮ２層と同時にＮ３にも逆電圧が印加されるように
補助サイリスク部のカソードＮ３層と前記Ｎ２層間に抵
抗部を設けるとともに、前記主サイリスタ部のカソード
Ｎ２と補助サイリスタ部のカソードＮ３層間にＮ３層か
らの電流を阻止する方向にダイオードを設けて構成した
ことを特徴とするターンオフサイリスタ。(1) The main thyristor section is formed of four layers of PIN1'9 P2 N2, and the cathode N3 layer is an auxiliary thyristor section which is divided from the cathode N2 layer, and the auxiliary thyristor section is ignited.
