Claims (1)

  1. 【実用新案登録請求の範囲】 （１）シリコンウェハ等を収めるキャリヤの支持部を備
    えたロータと、前記ロータを包囲するケーシングを含む
    水切乾燥装置において、前記ロータの底部と前記ケーシ
    ングの底板との間に一連の案内羽根からなる案内部材が
    設けられ、各前記案内羽根は前記ロータの回転方向に向
    って下方に傾斜していることを特徴とするシリコンウェ
    ハバ等の水切乾燥装置。 ′（２）実用新案登録請求の範囲第１項に記載の水切乾
    燥装置において、各前記案内羽根は前記ロータの主軸の
    近くから前記ケーシングの周壁まで伸びているシリコン
    ウエノ１等の水切乾燥装置。 （３）　　実用新案登録請求の範囲第１項に記載め水切
    。 乾燥装置において、各前記案内羽根は半径方向のほぼ中
    間位置から前記ケーシングの周壁まで伸びているシリコ
    ンウェハ等の水切乾燥装置。 （４）実用新案登録請求の範囲第１項に記載の水切乾燥
    装置において、前記ケーシングの周壁はそ、の適宜位置
    に設けられた排気口の近接位置から円周方向に大きくま
    わって前記排気口に至るに従って前記ロータの中心軸線
    からの半径方向の距離が漸次大きくなっているシリコン
    ウエノ１等の水切乾燥装置。 （５）実用新案登録請求の範囲第１項に記載の水切乾燥
    装置において、前記ケーシングの底板は前記ケーシング
    周壁の適宜位置に設けられた排気　　　・口の近接位置
    から円周方向に大きくまわって前記排気口に至るに従っ
    て漸次に下降しているシリコンウェハ等の水切乾燥装置
    。 （６）実用新案登録請求の範囲第１項に記載の水切乾燥
    装置にお（、ごて、前記ケーシッグ内の前記排気口の直
    前に！１前記案内羽根の代りに、前記案内部材の下の空
    気流を前記排気口に導ひく誘導板が設けられているシリ
    コンウェハ等の水切乾燥装置。
