Abstract
PURPOSE: To reduce the difference of electric length between each transistor chip and a series element and thus to reduce the electrical unbalance for a transistor amplifier with internal matching circuit in which plural transistor chips are connected in parallel, by dividing the series element of a distribution constant circuit constituting a matching circuit into ≥2 parts to then distributing these divided elements in parallel to each other.
CONSTITUTION: An internal matching circuit of an amplifier in which plural transistor chips are connected in parallel has the following constitution. Parallel capacitive reactances 5 and 8 are provided to a substrate 1 having a high dielectric constant, and reactance elements 6 and 7 which are divided into ≥2 parts and arranged in parallel are used to connect the reactances 5 and 8. In such constitution, the load unbalance of each cell that is caused when securing the matching of transistors having a large chip width can be extremely reduced to obtain an internal matching circuit having a wide band range. Thus an amplifier can be stabilized.
