Abstract

PURPOSE:To shorten leads in a semiconductor device consisting of a gate turn- off thyristor and a gate circuit, by dividing the gate circuit into a final stage to get a gate signal of the thyristor and a control stage to control the circuit and by attaching the final stage to a cooler mounted to the thyristor. CONSTITUTION:Transistors 3, 4 and capacitors 5, 6 connected respectively in series are connected in parallel each other and a constituted a final stage of gate circuit 2. The circuit 2 is inserted between a gate turn-off thyristor 1 and a control stage of gate circuit 7 having input terminals 10, 11. DC power supply terminals 8, 9 are taken out herein for charging of the capacitors. In this constitution, a module 14 containing the final stage 2 is attached to either of coolers 12, 13 mounted to the thyristor 1. The control stage 7 is separated from the thyristor 1 and connected with a lead l3. This shortens leads l1 and l2 between the thyristor 1 and the final stage 2. The device operates better.
