Plastic encapsulated integrated circuit package with dam bars with all slots
The present invention relates generally to plastic encapsulated integrated circuit packages, and more particularly
Are specially designed for use in encapsulating fine-pitch integrated circuit packages.
Regarding dam bars with metered through slots.
Finally formed plastic encapsulated integrated circuit of the type to which the present invention is directed
The package is shown in FIG. 1 and is labeled with reference numeral 10. This illustrated
The IC package supports the IC mounting pad, the tip of the lead, or the IC chip 16.
A leadframe 12 having other suitable means 14 for soon
The plastic molding 18 formed as described below is
Then, the IC pad and the IC chip are sealed. Lee, which can be spaced but adjacent to each other
The conductive leads 20 forming part of the frame are in the particular embodiment shown in FIG.
Extend outward from the plastic molding on all sides of the plastic molding.
Once the IC package without plastic encapsulation is assembled in the usual way.
Position in a cooperating sealing formwork (not shown) and then the viscous plastis.
Is injected into the mold and then cooled and the two-part plastic molding 18
Is formed. During this process, by design, adjacent leads 2 extend beyond the formwork.
The flow between zero tends to cause the viscous plastic to flow out of the mold. Molding process
At times, conventional conventional techniques are used to limit this outward movement of the flowable plastic.
The surgical packaging technique utilizes a dam bar on the outside but close to the formwork.
One such prior art dam bar is shown in FIG. 2 and, as can be seen, FIG.
FIG. 2 is an enlarged view of a part of the IC package shown in FIG. 1. This particular dam bar 2
2 is electrically conductive and extends across one end of the molding part 18 and directly above the molding part 18.
, And is formed integrally with the lead 20 protruding outward in parallel relationship. Sealing process
A plastic material, sometimes avoiding the mold, is designated by the reference numeral 23 and is shown inside the dam bar.
Fills the space between the reeds 20 and is the sole purpose of the dambar.
The dam bar 22 has been described as a conductive integral part of the lead 20. as a result
In order to electrically insulate the leads from each other, the dam bar is
It must be removed after the mold 18 has been formed. This process is usually difficult
However, this method is expensive, but since the very beginning, almost all semiconductor packages have been
It has been widely used in cage assemblies. However, recently, IC packages
The designers of the
I've been appealing how I can quote a package that is less than 20 mils. these
In some cases, especially if the designer intends for a finer pitch IC package.
Removal becomes extremely difficult and even more expensive.
As will be seen below, the present invention provides a less complex solution to the problem just described.
And yet provide a reliable solution. Especially understand
The present invention is similar to the prior art, in that
A conductive dam bar that extends across outwardly projecting leads at a point just outside
Is intended for use. However, according to the invention, between adjacent leads of the leads
A through slot is initially provided in the dam bar. These through slots are sealed
During processing, it is not enough to receive the viscous plastic that escapes from the mold between the leads.
Big, but if not all, from dampening plastic dams
Manufactured small enough to contain most, preventing excessive passage over the bar.
Be done. Therefore, this through slot has the same damming function as the dam bar 22 described above.
At the same time, however, the plastic-filled through slots electrically insulate the leads from each other.
And thereby eliminate the need to remove the dambar.
The invention will be described in more detail below in connection with the drawings. In the drawing,
FIG. 1 illustrates a plastic encapsulated integrated circuit package formed in accordance with the prior art.
FIG.
FIG. 2, in particular, shows a conventional dambar forming part of the overall package, FIG.
2 is an enlarged plan view of a part of the package shown in FIG.
FIG. 3 is similar to FIG. 2 but with a through slot dasper designed in accordance with the present invention.
It is a top view which shows Mubar.
FIG. 4 is an enlarged schematic view of a portion of the dam bar of FIG. 3, showing one of the through slots, among others.
It is a schematic diagram. Referring to the drawings, plastic encapsulation designed in accordance with the present invention
One end of the integrated circuit package of
Attention is immediately drawn to FIG. 3, which is shown in plan. This IC package is generally referred to
It is represented by reference numeral 24 and is the same as the IC mounting pad, the tip of the lead, or the IC package 10.
A lead having other suitable means 24 for supporting the IC chip in the same manner
Not only the frame but also the plastic molding part that seals the IC pad and chip
. The plastic molding part is designated by reference numeral 26 in FIG. As you can see from this figure
In addition, the leadframe of the package may be spaced apart but not adjacent to the conductive leads.
Adjacent to the cord 28 and the plastic molding 26, and at a point just outside thereof, the lead
A conductive dam bar 30 is included that extends across. Dambar 30 is actually
In order to define the through slot 32 between adjacent leads of the leads, the leads 28
It is composed of a series of cross members integrally formed with respect to.
One such through slot 32, shown in FIG. 4, has been enlarged for clarity.
It Through slots are generally somewhat longer than they are wide, which is not necessary
And not narrower than the normal space between adjacent conductive leads 28.
Note in particular. The width and length of each slot are the pluses that make up the molding part 18.
The type of tic, the viscosity of the plastic during the sealing process, and the viscous plastic
It depends to a great extent on the extent that it flows out of the field and into the through slot 32. Figure
As shown in Fig. 3, the length and width of these slots are especially
Most, if not all, are received and contained at the same time, which results in a viscous press.
Most, or substantially all, of the thrusts pass past the dam bar 30.
Set to prevent
Measured. In this way, the dambar is similar to the dambar 22 above.
, Fulfills its normal function of preventing further migration of viscous plastics. But at the same time
In addition, the plastic filled through slots electrically insulate the leads 28 from each other.
Work like. Therefore, as in the case of the dam bar 22 shown in FIG. 2, the dam bar is removed.
do not have to.
In a particular embodiment of the invention, the encapsulating plastic is an available epoxy.
is there. Penetration slot for IC packages with fine pitch of 20 mils or less
Tots 32 are preferably 3 to 4 mils wide and 10 to 15 long. clear
In addition, these dimensions depend on the overall IC package pitch, the particular encapsulation
Varies depending on the plastic and other post mold processing. The present invention is directed
One of ordinary skill in the art, given the teachings herein, will readily facilitate appropriately sized through slots.
Can be provided. The dam bar with through slots is an IC package with a coarse pitch.
It is important to note that they can be incorporated within However, IC package
The coarser the pitch of the holes, the more expensive it is to provide through slots. Good
In the preferred embodiment, the through slots are either stamped or etched.
It is formed by any means.
