Claims (1)
- 【特許請求の範囲】 1.弁本体(26)を形成するように機械加工された第1のウェーハ(20)と 、前記第1のウェーハに取り付けられて弁座を形成することになる、第2のウェ ーハ(2)から成る弁において、弁が開位置につくと、弁本体と第1の電気的接 点(54)の間に機械的接触が生じるような距離をおいて、弁本体の背面に面す る第1の電気的接点と、前記機械的接触によって影響を受ける、前記第1の電気 的接点との電気的インピーダンスを生じるように配置されている第2の電気的接 点(46、48、74)と、前記電気的接点間における電気的インピーダンスに 感応する検出回路(58、60、62、72)を備えた位置検出器が設げられて いることを特徴とする弁。 2.前記第1のウェーハ(20)に、弁本体の背面に面した支持体(32)が取 り付けられており、前記支持体に、前記第1の電気的接点が収容されていること を特徴とする請求項1に記載の弁。 3.弁の背面が、前記第1の電極と向かい合った突出部(56)を備えることを 特徴とする請求項1または請求項2に記載の弁。 4.前記第2の電気的接点が、前記第1のウェーハに固定または接続されている ことを特徴とする請求項1、2又は3に記載の弁。 5.第2の電気的接点が、第1の電気的接点と向かい合って配置された第2の電 極(68)であることと、検出回路(72)が、前記電気的接点間の電気抵抗に 感応することを特徴とする請求項4に記載の弁。 6.前記第1のウェーハ(20)が、半導体材料であり、前記第2の電気的接点 (46)が、前記第1のウェーハに接続され、前記第1の電気的接点に対して電 気的に絶縁され、検出回路が前記電気的接点間の電気容量に感応するということ を特徴とする請求項4に記載の弁。 7.前記支持体に、弁本体の背面に面し、前記第1の電気的接点から電気的に絶 縁された前記第2の電気的接点が設けられていることを特徴とする、請求項2又 は3に記載の弁。 8.検出器が、交流発生器から成ることを特徴とする請求項1〜7のいずれかの 1つに記載の弁。 9.薄膜(42)とシーリング・リング(44)を備え、少なくとも、薄膜に、 外部の影響がなければ、弁を閉位置に保持する予備張力を誘導する層が形成され 、薄膜の層を除去した場合、外部の影響がないときに、少なくともシーリング・ リングは、弁が開位置につくことになるような機械加工が施されていることを特 徴とする請求項1〜8のいずれか1つに記載の弁。 10.検出器のギャップ(53)が、弁本体のエッチングによって機械加工され 、前記機械加工が、シーリング・リングの前記機械加工と同時に、またそれによ って、少なくとも部分的に行われることを特徴とする請求項9に記載の弁。 11.第1のウェーハ(20)と向かい合って取り付けられる少なくとも1つの 第2のウェーハ(2)と共に、流体を吸い込んだり、吐き出したりする手段を備 えたポンプ室(24)を形成するように機械加工された第1のウェーハを具備し 、ポンプ室の下流に請求項1〜10に記載の弁の少なくとも1つが設けられてい ることを特徴とするマイクロポンプ。 12.第1のウェーハ(20)と向かい含って取り付けられる少なくとも1つの 第2のウェーハ(2)と共に、ポンプ室(24)を形成するように機械加工され た第1のウェーハと、前記ポンプ室とマイクロポンプの吸い込み口(4)を選択 的に通じさせることができる吸い込み弁(22)と、前記ポンプ室とマイクロポ ンプの吐き出し口(6)を選択的に通じさせることができる吐き出し弁(26) を備え、前記ポンプ室の容積の周期的変動を誘導するための手段(30、46、 48、50)が設けられており、吐き出し弁(26)が、請求項1〜10に記載 の弁の任意の1つから成ることを特徴とする、マイクロポンプ。
