号公報にフルオラン系化合物とフルオラン染料の
潜伏性活性剤との組合せによる発色系が提案され

(a) 光増感剤の存在下に紫外線を照射することに
よりポリマー化しうる樹脂
(b) 紫外線の照射によりラジカルを発生する光増
感剤
および(c)一般式()
(式中、R1,R2,R3はアミノ基、置換アミノ
基、アルキル基、アリール基、アラルキル基、ア
ルコキシ基、ハロゲン原子あるいは水素原子を示
し、少なくとも一個は置換アミノ基を示す。R4,
R5,R6,R7はアルコキシ基、アルキル基、アリ
ール基、ハロゲン原子あるいは水素原子を示す。
ただし、R1,R2が共にジメチルアミノ基の場合
でR4,R5が共に水素原子の場合には、R3,R6,
R7のうち1個以上が水素原子以外で置換されて
いる)で表わされるジフエニル−β−スチリルメ
タン誘導体を必須とする新規なフオトレジスト組
成物が(1)紫外線照射時に、樹脂の重合硬化と同時
に濃色に着色し、堅牢な濃色着色硬化樹脂層を与

ンなどのようなポリエーテルと○ハトリレンジイソ
シアネート、4,4′−ジフエニルメタンジイソシ
アネート、キシリレンジイソシアネート、ヘキサ
メチレンジイソシアネート、リジンジイソシアネ
ート、4,4′−メチレンビス(シクロヘキシルイ
ソシアネート)、水素化トリレンジイソシアネー
ト、1,3−(イソシアネートメチル)シクロヘ
キサン、イソホロンジイソシアネート、トリメチ
ルヘキサメチレンジイソシアネートなどのような

ラツク型エポキシ樹脂、エポキシ化ポリブタジエ
ン、エポキシ化油脂、脂肪酸変性エポキシ樹脂、
ハロゲン含有エポキシ樹脂などのエポキシ樹脂と
○ロ(メタ)アクリル酸を反応させて得られるエポ
キシ(メタ)アクリレート樹脂、そのほか(4)○イポ
リアセタールと○ロ2−ヒドロキシエチル(メタ)
アクリレート、2−ヒドロキシプロピル(メタ)
アクリレート、(メタ)アクリル酸などのような
活性水素と(メタ)アクリロイル基を有する単量
体との反応により得られるポリアセタール(メ

光条件で露光させたところ、フオトマスクの透明
部分は濃い青色に着色硬化〔マクベス反射濃度
0.89〕し、不透明部分は硬化せず、まつたく着色
せず露光部と未露光部のパターン認識は極めて明
