Claims (1)
- 被試験ウエーハを温度制御部により加熱するヒ
ータを有する試料台とプローブカードのプローブ
を固定したテーブルとを有し、前記テーブルを上
下調整するマイクロメータを使用して前記被試験
ウエーハの半導体チツプに前記プローブを接触さ
せるプローバにおいて、前記テーブルを支持する
スピンドルの先端に付けたベアリングを載せてス
ライドさせて上下する上下台と、前記温度制御部
からの温度信号を受けるモータ制御部と該モータ
制御部の制御信号で回転制御されるモータを設け
て、前記温度信号の変化量に対応して前記モータ
が前記上下台をスライドすることを特徴とするプ
ローバ。
