Claims (1)
- 半導体ウエハーを有機系、無機系等の処理液を
用いて、洗浄又はエツチングを行なうウエツト処
理装置において、処理槽底面の各隅部に、吐出流
速と処理槽の寸法によつて決まる処理槽対角に対
してある一定角度方向に吐出する吐出口を槽底面
と平行に設け、該吐出口の上部に整流板を設けた
ことを特徴とするウエツト処理装置。
