Claims (1)
- 【実用新案登録請求の範囲】 (1) リードフレームのダイアイランドに半導体
ペレツトを接着するダイボンデイング装置におい
て、 デイスペンサに窒素ホースで連結されたアダプ
タ、該アダプタに交換自在な構造に装着され上記
デイスペンサからの所定の加圧により貯蔵された
銀ペーストを先端に取付けられたニードルから定
量吐出してリードフレームのダイアイランド面上
に塗布するシリンジ、上記アダプタに継手を介し
て取付けられ上記シリンジ内の銀ペースト面に浮
かぶフロートに取付けられた表示針の先端の位置
で上記シリンジ内の銀ペーストの残量を示す表示
筒を備えたことを特徴とするダイボンデイング装
置。 (2) 上記表示筒における上記シリンジ内の銀ペ
ーストの残量の零に近い状態を示す表示をフオト
センサで検知する構成としたことを特徴とする請
求項第１項記載のダイボンデイング装置。
