グされプラズマ中に放出されたTaがレジスト表面に再

そして、再付着したTaあるいは除去できないで残った
変質レジスト等のTaゲート電極上の残渣は、Taゲー

のピンホールの発生の原因となり、第一ゲート絶縁層の
膜質の低下を惹起する。更にこの膜質の低下は、その後
形成される第二ゲート絶縁層の膜質の低下の原因となる
。そしてこの第二ゲート絶縁層の膜質の低下は、TPT
を動作させるときのゲート−ドレイン間ショートの原因
となり、結果としてTPTのON電流が小、OFF電流
が大となってON10 F F比が小さくなり、得られ
るTPTはスイッチとしての機能が不充分なものとなっ

(問題点を解決するための手段)
本発明者は、従来のTPT製造方法においてTaゲート
電極形成時に発生するTa再付着、レジストダメージ等
に起因するTaゲート電極上の残渣が惹起する上記問題
点を解決し、優れたスイッチング特性を有するTPTを

順に基板上に重ねた構造を有する薄膜トランジスタの製
造方法において、前記タンタルゲート電極を加工形成す
るにあたり、湿式エツチングが可能な金属層をマスクと
して基体上に形成されたタンタル層をドライエツチング
することを特徴とする薄膜トランジスタの製造方法であ

れによりエツチング用マスク層12が形成される[第1
図(a)]。湿湿式エラチンが可能な金属としては、例
えばニクロム、クロム、ニッケル、アルミニウム等が挙
げられ、これらは単独であるいは2種以上組み合わせて

ドライエツチングを常法に従って行なうことによりTa
ゲート電極13を形成する。次いで、不要になったエツ
チング用マスク14を湿式エツチングにより除去する[

えばアルミニウム、クロム等の金属材料よりなる金属膜
を、スパッタ法、蒸着法等により被着したのち、所定の
形状にホトリソグラフィーとエツチングにより加工する

(発明の効果)
本発明の薄膜トランジスタ製造方法は、斜上の如き構成
を有するものであるため、本発明によれば、Ta膜のド
ライエツチングのマスクとして湿式エツチング可能な金
属膜を用いたことにより、従来技術にあったレジストの
プラズマ変質の問題がなくなり、またTaの再付着があ
ってもゲート電極のドライエツチング用マスク14を湿
式エツチングにより除去するときに、Taの再付着物も
同時に除去されるため1.電極表面の汚染がない良好な
