Description
(1)熱処理工程で成膜された半導体物質中にアルカリイオンが拡散する事態を防止するため、アルカリ金属酸化物の含有量が少ないこと、
(2)ガラス基板を低廉化するため、生産性に優れること、特に耐失透性や溶融性に優れること、
(3)p-Si/a-Si・TFTの製造工程において、熱収縮によるガラス基板の変形が少ないこと、
(4)p-Si/a-Si・TFTの製造工程において、ガラス基板の帯電性が低いこと。
(5)p-Si/a-Si・TFTの製造工程に適した平滑な表面をもつこと。

Claims (11)
- ガラス組成として、質量%で、SiO2 55~70%、Al2O3 8~30%、B2O3 4.6%以下、MgO 0~10%、CaO 0~10%、SrO 0~15%、BaO 0.5~15%、Li2O 0.02%以下、Na2O 0.001~0.1%、K2O 0.001~1%を含有し、質量比で、Na2O/K2O 1未満であることを特徴とするガラス基板。
- ガラス組成として、質量%で、TiO2 2%以下を含有することを特徴とする請求項1に記載のガラス基板。
- 300秒後の表面電位/初期の表面電位が0.8以下であることを特徴とする請求項1または2に記載のガラス基板。
- 500℃1時間の熱処理を行った時の熱収縮率が30ppm以下であることを特徴とする請求項1~3のいずれかに記載のガラス基板。
- 歪点が700℃以上であることを特徴とする請求項1~4のいずれかに記載のガラス基板。
- 30~380℃における平均熱膨張係数が45×10-7/℃以下であることを特徴とする請求項1~5のいずれかに記載のガラス基板。
- ヤング率が73GPa以上であることを特徴とする請求項1~6のいずれかに記載のガラス基板。
- 液相粘度が104.0dPa・s以上であることを特徴とする請求項1~7のいずれかに記載のガラス基板。
- β-OH値が0.30/mm以下であることを特徴とする請求項1~8のいずれかに記載のガラス基板。
- 板厚が0.01~1.0mmであることを特徴とする請求項1~9のいずれかに記載のガラス基板。
- 請求項1~10のいずれかに記載のガラス基板をオーバーフローダウンドロー法にて製造することを特徴とするガラス基板の製造方法。
