The polymerizable composition (B) prepared above was coated onto a PET film (Cosmoshine A4300, manufactured by Toyobo Co., Ltd.) that had been subjected to an easy-to-adhesion treatment using a bar coater (#6), and a film with a thickness of 10 μm was coated. A uniform coating film was produced. Next, light irradiation of 1000 mJ/cm 2 was performed using an LED lamp (UniJet E110III, manufactured by Ushio Inc.) with a wavelength of 385 nm. The degree of curing (%) of the cured film portion was measured using attenuated total reflection infrared spectroscopy (ATR-IR). The curing rate (degree of curing) was calculated based on the above formula. The results are shown in Table 5.

<実施例15から16、比較例13>
上記で調製した重合性組成物(C)を、スピンコーターを用いて、アルミニウム基板上に塗布した。塗布後、アルミニウム基板を90℃のクリーンオーブン中で2.5分間乾燥処理により溶媒を乾燥させ、厚さ1.5μmの均一な塗布膜を作製した。次いで、超高圧水銀灯を光源とするプロキシミティー露光機を用い、マスクパターンを介して10から1000mJ/cm2の範囲で、段階露光を行った。露光後のアルミニウム基板を1.0質量%の炭酸ナトリウム水溶液に23℃で60秒間浸漬して、現像による未露光部の除去を行った。続いて純水にて30秒間洗浄を行い、パターン形状を得た。パターン形状が形成される最低露光量を「感度」として評価した。各(a)重合開始剤混合物の評価結果を、表6に示す。
(3) Evaluation of sensitivity using ultra-high pressure mercury lamp <Examples 15 to 16, Comparative Example 13>
The polymerizable composition (C) prepared above was applied onto an aluminum substrate using a spin coater. After coating, the solvent was dried by drying the aluminum substrate in a clean oven at 90° C. for 2.5 minutes to produce a uniform coating film with a thickness of 1.5 μm. Next, stepwise exposure was performed in the range of 10 to 1000 mJ/cm 2 through a mask pattern using a proximity exposure machine using an ultra-high pressure mercury lamp as a light source. The exposed aluminum substrate was immersed in a 1.0 mass % sodium carbonate aqueous solution at 23° C. for 60 seconds, and the unexposed areas were removed by development. Subsequently, washing was performed for 30 seconds with pure water to obtain a pattern shape. The minimum exposure amount at which a pattern shape was formed was evaluated as "sensitivity." Table 6 shows the evaluation results for each (a) polymerization initiator mixture.

[合成例1:化合物1の合成]
200mL四つ口フラスコに、ベンゼン30mL、2-イソプロピルチオキサントン6.10g(24.0mmol)、塩化銅(I)0.0238g(0.24mmol)を入れ、室温下で撹拌した。69質量%tert-ブチルヒドロペルオキシド水溶液15.7g(120mmol)を徐々に加えた。窒素気流下で65℃に加温し、60時間反応させた。反応液を冷却し、酢酸エチル20mLを添加した後に、水相を分液した。油相を5質量%塩酸、5質量%水酸化ナトリウム水溶液、イオン交換水で洗浄し、無水硫酸マグネシウムで乾燥した。ろ過後、油相を減圧下で濃縮し、粗体を得た。粗体をシリカゲルカラムクロマトグラフィー(n-ヘキサン/酢酸エチル=5/1)で精製し、2.55g(収率31%)の化合物1を得た。得られた化合物1のEI-MSおよび1H-NMRによる分析結果を表8に示す。
<Synthesis of dialkyl peroxide having thioxanthone skeleton>
[Synthesis Example 1: Synthesis of Compound 1]
30 mL of benzene, 6.10 g (24.0 mmol) of 2-isopropylthioxanthone, and 0.0238 g (0.24 mmol) of copper(I) chloride were placed in a 200 mL four-necked flask and stirred at room temperature. 15.7 g (120 mmol) of a 69% by mass aqueous tert-butyl hydroperoxide solution was gradually added. The mixture was heated to 65° C. under a nitrogen stream and reacted for 60 hours. After cooling the reaction solution and adding 20 mL of ethyl acetate, the aqueous phase was separated. The oil phase was washed with 5% by mass hydrochloric acid, 5% by mass aqueous sodium hydroxide solution, and ion-exchanged water, and dried over anhydrous magnesium sulfate. After filtration, the oil phase was concentrated under reduced pressure to obtain a crude product. The crude product was purified by silica gel column chromatography (n-hexane/ethyl acetate = 5/1) to obtain 2.55 g (yield 31%) of Compound 1. Table 8 shows the analysis results of Compound 1 obtained by EI-MS and 1 H-NMR.
