After that, crystal identification and orientation analysis were performed by the EBSD method for the portion surrounded by the solid line in FIG. 9 (FIG. 10). The measurement conditions are acceleration voltage: 20 kV, measurement area: 150×70 μm, measurement point interval: 0.2 μm, and magnification: 500 times. As a result, as shown in FIG. 11, it was found that most of the crystal film was cubic silicon carbide (3C—SiC). It was also found that the crystal orientation was 111 orientation in the direction perpendicular to the plane (see FIG. 12) and 101 orientation in the in-plane direction (see FIG. 13).

レーザー照射用試料を、実施例1の混合物成形体に代えて、シリコンウエハの表面に日本船舶工具有限会社製エアゾール乾性黒鉛皮膜形成潤滑剤「DGFスプレー」(商品名)を吹き付けて黒鉛堆積膜を形成させたレーザー照射用試料(炭素粉末堆積物)22(図3参照)とし、黒鉛堆積膜にレーザーを照射した以外は、実施例1と同様の操作を行った。その結果、基材30の下面(レーザー照射用試料22側の表面)に炭化珪素結晶膜を形成させた(図15参照)。また、レーザーの照射時間と炭化珪素結晶膜の厚さとから算出される成膜速度は10μm/分であった。
