Description
The present invention relates to a power semiconductor device, and more particularly to a power semiconductor device used in a power conversion device for controlling a motor for driving a vehicle.
In recent years, there is an urgent need to popularize hybrid vehicles and electric vehicles in order to reduce the burden on the environment. In hybrid vehicles and electric vehicles, miniaturization of mounted parts is regarded as important, and power conversion devices are no exception and are required to be miniaturized.
Since the heat generation density increases with the miniaturization of the power conversion device, it is necessary to improve the cooling performance in the power semiconductor device having a large heat generation amount among the electronic components constituting the power conversion device. As shown, a power semiconductor device of a double-sided direct cooling system is disclosed.
In the power semiconductor device described in Patent Document 1, a cylinder having a heat-dissipating member on both sides of a sealed body in which both front and back surfaces of a power semiconductor chip are soldered to a conductive plate and the conductor plate is sealed with a resin in an exposed state. The structure is stored in a metal case of the mold.
The inside of the metal case (heat dissipation member) and the conductor plate are bonded by a heat-conducting insulating adhesive (insulation member), and the heat generated by the power semiconductor chip is generated by the heat-generating conductor plates on both sides and the heat-conducting insulation. The heat is radiated to the outside through the agent (insulating member) and the heat radiating member.
However, in power semiconductor devices, it is desired to raise the operating temperature range of power semiconductor chips and extend the life of power cycles in order to further improve the power density.
As a result, there is a concern that the long-term reliability of the connection portion between the power semiconductor element and the conductor plate may decrease. In particular, on the chip surface electrode side (emitter side) of the power semiconductor element, a wiring called a gate finger and a pattern of a wiring protection film for protecting the wiring are formed.
In a double-sided cooling type power semiconductor device, a surface electrode including these protective film patterns is solder-connected to a conductor. Therefore, when the power semiconductor chip generates heat, the end of the wiring protection film pattern becomes a stress concentration field due to the difference in linear expansion coefficient of the surface electrode, conductor, and protective film, and the surface electrode film and solder near the end of the wiring protection film pattern become stressed. High stress is repeatedly applied, and there is concern about fatigue failure.
Therefore, an object of the present invention is to improve the reliability of the chip surface electrode and the conductor connection portion of the repeated heat generation (during the power cycle) of the power semiconductor chip.
In order to solve the above problems, the power semiconductor device according to the present invention includes a semiconductor element, a first conductor and a second conductor that sandwich the semiconductor element and are connected to the semiconductor element via a solder material, respectively. The semiconductor device comprises a first electrode on one surface, a second electrode on the other surface, wiring on the one surface, and a protective device covering the wiring. The first conductor is arranged on one surface side of the semiconductor element, and the first conductor has a protruding portion protruding from the other portion at a portion facing the protective device.
According to the present invention, the reliability of the power semiconductor device can be improved.

In the double-sided cooling power semiconductor device, both sides of the
In particular, since the wire expansion coefficient of the
In the
As a result, the amount of expansion of the solder other than the

FIG. 8 is a graph showing the results of evaluating the stress of the
It was confirmed that the stress can be reduced by about 40% when the protrusion is provided as compared with the case where there is no protrusion as in the conventional case. By reducing the stress in this way, it is possible to prevent fatigue fracture of the electrode film at the end of the protective film.
As a result, the stress generated at the end of the

As shown in FIG. 9, the
Further, in the first embodiment, the
However, as shown in FIG. 9, the power semiconductor module sealed by the
Even in this case, a
In addition, the present invention is not limited to the above embodiment, and can be variously modified and applied within the scope of the gist of the present invention.
(Example 3)
Further, in the first embodiment, as shown in FIG. 6, the planar pattern of the
As shown in FIG. 6, it has been confirmed by stress analysis that the stress reducing effect of the
However, as shown in FIG. 10, even when the
In the above-described embodiment, the shape of the
