また、前記構成によれば、一次粒径が500nm以下の銀フィラーと、フレーク状であり、且つ、平均長径が0.7μm以上の銀被覆銅系フィラーを含有する。つまり、銀フィラーと、銀フィラーよりもサイズの大きい銀被覆銅系フィラーとを含有する。従って、加熱することにより、銀フィラーと銀被覆銅系フィラーとの間で金属結合されることとなる。その結果、少ない含有量でも高い熱伝導性が得られる。
また、フィラーの含有量(銀フィラーと銀被覆銅系フィラーとの合計含有量)を少なくすることができるため、樹脂による化学的な接着力が向上する。また、銀フィラーが被着体の金属と合金を形成し化学的に接着する。従って、接着力を高く維持することができる。また、フィラーの含有量を少なくすることができるため、弾性率を低くすることができる。弾性率が低いため、応力緩和性に優れる。その結果、2つの接着対象物間の線膨張差(例えば、半導体チップとリードフレームとの線膨張差)により生じる応力によって、剥離が発生することを抑制できる。
また、銀被覆銅系フィラーは、銀フィラーに比較して低コストである点で優れる。

Moreover, according to the said structure, it contains the silver filler whose primary particle diameter is 500 nm or less, and the silver-coated copper-type filler which is flaky and whose average major axis is 0.7 micrometers or more. That is, it contains a silver filler and a silver-coated copper-based filler having a size larger than that of the silver filler. Therefore, by heating, a metal bond is formed between the silver filler and the silver-coated copper-based filler. As a result, high thermal conductivity can be obtained even with a small content.
Further, since the content of the filler (the total content of the silver filler and the silver-coated copper-based filler) can be reduced, the chemical adhesive force of the resin is improved. Further, the silver filler forms an alloy with the metal of the adherend and chemically adheres. Therefore, the adhesive strength can be kept high. Further, since the content of the filler can be reduced, the elastic modulus can be lowered. Since the elastic modulus is low, it is excellent in stress relaxation. As a result, it is possible to suppress the occurrence of peeling due to the stress generated by the difference in linear expansion between the two objects to be bonded (for example, the difference in linear expansion between the semiconductor chip and the lead frame).

また、接着シート30によれば、一次粒径が500nm以下の銀フィラーと、フレーク状であり、且つ、平均長径が0.7μm以上の銀被覆銅系フィラーを含有する。つまり、銀フィラーと、銀フィラーよりもサイズの大きい銀被覆銅系フィラーとを含有する。従って、加熱することにより、銀フィラーと銀被覆銅系フィラーとの間で金属結合されることとなる。その結果、少ない含有量でも高い熱伝導性が得られる。
また、フィラーの含有量(銀フィラーと銀被覆銅系フィラーとの合計含有量)を少なくすることができるため、樹脂による化学的な接着力が向上する。また、銀フィラーが被着体の金属と合金を形成し化学的に接着する。従って、接着力を高く維持することができる。また、フィラーの含有量を少なくすることができるため、弾性率を低くすることができる。弾性率が低いため、応力緩和性に優れる。その結果、2つの接着対象物間の線膨張差(例えば、半導体チップとリードフレームとの線膨張差)により生じる応力によって、剥離が発生することを抑制できる。

実施例、及び、比較例の接着シートを厚み500μm、3mm×3mmのシリコンチップに貼り合わせた。貼り合わせ条件は、接着シートにシリコンチップが張り付く温度(60〜150℃)、速度10mm/sec、圧力0.15MPaとした。その後、カッターナイフで接着シートをシリコンチップと同じサイズに切り抜いた。次に、窒素雰囲気下にて、120℃で1時間加熱し、さらに、200℃で1時間加熱し、接着シートを硬化させた。以上により、せん断接着力測定用チップを作製した。
この測定用チップの接着剤面を厚み0.2μmの銅リードフレーム(母材:MF202)に150℃で1秒間、1MPa保持して貼り合わせた。
せん断試験機(Dage社製、Dage4000)を用いて、接着シートと銅リードフレームとのせん断接着力を測定した。せん断試験の条件は、測定速度500μm/s、測定ギャップ100μm、ステージ温度260℃とした。測定は、測定ステージにサンプルを置いてから約20秒後に行った。結果を表1に示す。

The shear adhesive strength between the adhesive sheet and the copper lead frame was measured using a shear tester (Dage 4000, manufactured by Dage). The conditions of the shear test were a measurement speed of 500 μm / s, a measurement gap of 100 μm, and a stage temperature of 260 ° C. The measurement was performed about 20 seconds after placing the sample on the measurement stage. Table 1 shows the results.

なお、表1には、B/Aについても合わせて記載した。

実施例、及び、比較例の接着シートのそれぞれを、半導体ウェハにマウントした。半導体ウェハとしては、サイズが8インチであり、厚さが100μmになるまで裏面研削したものを用いた。研削条件及び貼り合わせ条件は下記の通りである。

更に、ダイシングテープの基材側からニードルによる突き上げ方式で、接着シート付きの半導体チップをピックアップした。ピックアップ条件は下記の通りである。

次に、半導体チップがダイボンドされたCuリードフレームを、乾燥機にて130℃、1時間熱処理し、その後封止樹脂(日東電工(株)製、商品名;GE−7470LA)でパッケージングした。封止条件は成形温度175℃、成形時間90秒とした。得られた半導体パッケージに対し、更に後硬化工程を行った。具体的には、加熱温度175℃、加熱時間1時間とした。これにより、半導体パッケージ(長さ5mm×幅5mm×厚さ0.7mm)を10個作製した。
続いて、MSL1、MSL2それぞれの条件でパッケージを吸湿させた。MSL1は85℃×85%RH×168時間の条件下で、MSL2は85℃×60%RH×168時間の条件下で半導体パッケージの吸湿を行った。その後、予備加熱での温度150±30℃、予備加熱時間90秒、ピーク温度260℃以上、ピーク温度での加熱時間10秒に設定したIRリフロー炉に、前記半導体パッケージを載置した。その後、半導体パッケージをガラスカッターで切断し、その断面を超音波顕微鏡で観察して、各接着シートと基板の境界における剥離の有無を確認した。確認は半導体チップ9個に対し行い、
MSL1の条件で剥離発生率が50%以下の場合を◎、MSL2の条件で剥離発生率が50%以下の場合を○、両方の場合において剥離発生率が50%以上の場合を×として評価した。結果を表1に示す。

Thereafter, the semiconductor package was placed in an IR reflow furnace set at a temperature of 150 ± 30 ° C. for preheating, a preheating time of 90 seconds, a peak temperature of 260 ° C. or more, and a heating time of 10 seconds at the peak temperature. Thereafter, the semiconductor package was cut with a glass cutter, and the cross section was observed with an ultrasonic microscope to confirm the presence or absence of peeling at the boundary between each adhesive sheet and the substrate.
