Description
Embodiments of the present invention relate to a bonding apparatus and a bonding processing method.
In a bonding apparatus used when manufacturing an electronic device such as a semiconductor device or a flat panel display, a substrate is sucked and held using an electrostatic chuck or a vacuum chuck provided on a mounting table (for example, a patent Reference 1).
However, when the substrate is sucked to the mounting surface of the mounting table using an electrostatic chuck or a vacuum chuck provided on the mounting table, the substrate is sucked and held so as to follow the mounting surface.
Therefore, the substrate may be deformed into a shape that is not suitable for processing. In particular, when the thickness of the substrate is reduced, such as a silicon wafer, the influence of the state of the mounting surface becomes significant. If the substrate is deformed into a shape unsuitable for processing, for example, the substrate may be bonded to a position shifted from an appropriate position in the substrate bonding process.
Further, since the substrate and the mounting surface of the mounting table are in contact with each other, the substrate may be damaged or particles may be generated.
The problem to be solved by the present invention is to provide a bonding apparatus and a bonding processing method capable of holding a substrate and allowing the substrate to have a shape suitable for processing.

The
FIG. 2 is a schematic diagram for illustrating the arrangement of the nozzles 12a2.
2 is a view taken in the direction of arrows AA in FIG.
As shown in FIG. 2, the nozzle 12a2 includes a region 12a1a facing the central region of the substrate W1 on the surface 12a1, a region 12a1b facing the peripheral region of the substrate W1 on the surface 12a1, and a central region and a peripheral region of the substrate W1 on the surface 12a1. Are provided in regions 12a1c facing each other.
The arrangement and number of the nozzles 12a2 are not limited to those illustrated, but can be changed as appropriate. For example, the nozzles 12a2 can be arranged in a concentrated manner in a region where the substrate W1 is likely to warp or a region where the substrate W1 needs to be deformed.
Further, as shown in FIG. 1, one end of a flow path 12a3 is connected to the nozzle 12a2. An open / close valve 12b4 is connected to the other end of the flow path 12a3.
Details regarding the operation of the nozzle 12a2 will be described later.
The
The
The gas supply source 12b1, the temperature control unit 12b2, the flow rate control unit 12b3, and the on-off valve 12b4 are provided for each group of nozzles 12a2 provided in the regions 12a1a to 12a1c. Therefore, the gas temperature, gas flow rate, and gas supply and stop can be controlled for each of the regions 12a1a to 12a1c.
The gas supply source 12b1 may be, for example, a pressure vessel that stores high-pressure gas. The gas stored in the gas supply source 12b1 is supplied to the nozzle 12a2 via the temperature control unit 12b2, the flow rate control unit 12b3, and the on-off valve 12b4, and is released into the
The temperature controller 12b2 is connected to the gas outflow side of the gas supply source 12b1. The temperature controller 12b2 controls the temperature of the gas supplied from the gas supply source 12b1 to the inside of the nozzle 12a2. The temperature control unit 12b2 can be, for example, a heater, a cooler, or a device that can perform heating and cooling.
If the temperature of the substrate W1 has an in-plane distribution, the substrate W1 may be deformed (for example, warped).
When the substrate W1 is not deformed from the beginning, the gas temperature can be controlled for each of the regions 12a1a to 12a1c so that the in-plane temperature of the substrate W1 is uniform, so that the substrate W1 can be prevented from being deformed.
Further, the substrate W1 may be deformed from the beginning. In this case, when the deformation of the substrate W1 is small, the gas temperature can be controlled for each of the regions 12a1a to 12a1c so that the in-plane distribution of the temperature of the substrate W1 is small. When the deformation of the substrate W1 is large, the gas temperature can be controlled for each of the regions 12a1a to 12a1c so that the deformation of the substrate W1 is small. That is, when the substrate W1 is deformed from the beginning, the in-plane temperature of the substrate W1 is made uniform so that the substrate W1 is not further deformed, or the substrate W1 deformed by locally heating or cooling is removed. It can be corrected.
The flow rate control unit 12b3 is connected to the gas outflow side of the temperature control unit 12b2. The flow rate controller 12b3 controls the flow rate of the gas supplied from the gas supply source 12b1 to the inside of the nozzle 12a2. The flow controller 12b3 can be, for example, a mass flow controller (MFC).
As will be described later, the force for sucking the substrate W1 can be controlled by controlling the flow rate of the gas supplied into the nozzle 12a2. For example, if the flow rate of the gas supplied into the nozzle 12a2 is increased, the force for sucking the substrate W1 can be increased. If the flow rate of the gas supplied into the nozzle 12a2 is reduced, the force for sucking the substrate W1 can be reduced.
In this case, when there is no deformation of the substrate W1 or when the deformation of the substrate W1 is small, the gas flow rate can be controlled so that the suction force in the regions 12a1a to 12a1c is uniform. When the deformation of the substrate W1 is large, the gas flow rate can be controlled for each of the regions 12a1a to 12a1c so that the deformation of the substrate W1 is small. That is, the force for sucking the substrate W1 can be made uniform so that the substrate W1 does not deform, or the deformed substrate W1 can be corrected by locally changing the force for sucking the substrate W1.
The deformation state of the substrate W1 can be measured by the
That is, the flow rate control unit 12b3 controls the gas flow rate according to the shape of the substrate W1.
In this case, the flow rate control unit 12b3 can also control the gas flow rate for each of the plurality of nozzles 12a2 and / or for each group of the plurality of nozzles 12a2.
Furthermore, the flow rate of the gas supplied to the inside of the nozzle 12a2 and the temperature of the gas can be controlled to deform the substrate W1 into a shape suitable for processing. For example, the substrate can be deformed into a shape in which the central region of the substrate W1 protrudes upward (substrate W2 side). With such a shape of the substrate W1, the substrate W2 can be easily brought into contact with the central region of the substrate W1, so that bonding becomes easy.
The on-off valve 12b4 is connected to the gas outflow side of the flow rate control unit 12b3. The on-off valve 12b4 controls the supply and stop of the gas supplied from the gas supply source 12b1 to the inside of the nozzle 12a2.
The gas outflow side of the on-off valve 12b4 is connected to the nozzle 12a2 via the flow path 12a3.

Next, the operation of the nozzle 12a2 will be further illustrated.
FIG. 3 is a schematic diagram for illustrating the operation of the nozzle 12a2.
3A shows a case where the cyclone effect is used, and FIG. 3B shows a case where the Bernoulli effect is used.
As shown to Fig.3 (a), the flow path 12a3 is connected to the side wall of nozzle 12a2 which is a bottomed cylindrical hole. A gas flow is formed along the inner side wall of the nozzle 12a2 by the gas supplied from the flow path 12a3 to the inside of the nozzle 12a2, and a swirling flow is formed inside the nozzle 12a2. Then, the force F1 which attracts | sucks the board | substrate W1 generate | occur | produces by the cyclone effect (pressure difference of the center part and peripheral part inside nozzle 12a2). On the other hand, the gas supplied from the flow path 12a3 to the inside of the nozzle 12a2 flows out from the opening of the nozzle 12a2, passes between the surface 12a1 of the
As shown in FIG. 3B, a flow path 12a3 is connected to the bottom surface of the nozzle 12a2, which is a bottomed cylindrical hole. The gas supplied from the flow path 12a3 to the inside of the nozzle 12a2 flows out from the opening of the nozzle 12a2, passes between the surface 12a1 of the
Further, by controlling the flow rate of the gas supplied to the inside of the nozzle 12a2, the magnitudes of the forces F1 and F2 for sucking the substrate W1 can be changed. For example, if the flow rate of the gas supplied into the nozzle 12a2 is increased, the forces F1 and F2 for sucking the substrate W1 can be increased. If the flow rate of the gas supplied into the nozzle 12a2 is reduced, the forces F1 and F2 for sucking the substrate W1 can be reduced. As a result, the forces F1 and F2 for sucking the substrate W1 are made uniform so that the substrate W1 is not deformed, or the forces F1 and F2 for sucking the substrate W1 are set for each group of nozzles 12a2 provided in the regions 12a1a to 12a1c, for example. It is possible to correct the deformed substrate W1.
Furthermore, the substrate W1 can be deformed into a shape suitable for processing by controlling the flow rate of the gas supplied into the nozzle 12a2. For example, the substrate can be deformed so that the central region of the substrate W1 protrudes upward. With such a shape of the substrate W1, the substrate W2 can be easily brought into contact with the central region of the substrate W1, so that bonding becomes easy.
Further, if the substrate is deformed so that the central region of the substrate W1 protrudes upward, the substrate W2 can be adjusted without adjusting the central region of the substrate W2 by the
Further, a part of the peripheral region of the substrate W1 may protrude upward. In this case, the
In addition, although the cyclone effect and the Bernoulli effect are illustrated separately, the cyclone effect and the Bernoulli effect may be manifested. Also, a nozzle that exhibits a cyclone effect and a nozzle that exhibits a Bernoulli effect can be provided. For this reason, at least one of the cyclone effect and the Bernoulli effect may be exhibited.
However, any substrate that can float and adsorb the substrate W1 may be used, and the substrate W1 is not limited to those that float and adsorb by causing the cyclone effect and the Bernoulli effect.

Next, the substrate W1 is held in a floating state.
Gas is supplied from the
Further, as shown in FIGS. 4A and 4B, the measuring
Then, based on the measured deformation state of the substrate W1, the flow rate of gas supplied to the inside of the nozzle 12a2 and the gas temperature are controlled.
For example, by controlling the flow rate of the gas supplied into the nozzle 12a2, the force for sucking the substrate W1 is made uniform so that the substrate W1 is not deformed, or the force for sucking the substrate W1 is applied to, for example, the regions 12a1a to 12a1c. For example, the deformed substrate W1 is corrected for each group of the provided nozzles 12a2. Alternatively, the deformed substrate W1 is corrected by changing any one of the plurality of nozzles 12a2 instead of the group.
Further, the temperature of the gas supplied by the temperature controller 12b2 is controlled so that the in-plane temperature of the substrate W1 is made uniform so that the substrate W1 is not deformed, or is deformed by being locally heated or cooled. The substrate W1 is corrected.
Furthermore, the substrate W1 can be deformed into a shape suitable for processing. For example, the substrate can be deformed so that the central region of the substrate W1 protrudes upward. With such a shape of the substrate W1, the substrate W2 can be easily brought into contact with the central region of the substrate W1, so that bonding becomes easy.

Next, as shown in FIGS. 5A and 5B, the substrate W2 is bent by pressing the substantially central portion of the substrate W2 supported by the
