図6および図7に示すように、このスパッタリング装置は、真空容器90の内部が仕切り板91により上下に仕切られている。真空容器90の内部の仕切り板91の下側の空間は成膜室C1 、上側の空間はフィルム搬送室C2 である。成膜室C1 の内部に、第1の実施の形態による処理ローラーからなる成膜ローラーR1 が水平に設置されている。成膜ローラーR1 の円筒部10の両端の回転軸40の両端部は、成膜室C1 の両側壁に固定された支持板92、93に設けられた円形の穴および成膜室C1 の両側壁に設けられた円形の穴を通され、これらの穴により回転自在に支持されている。成膜室C1 の内壁には、例えば3個のスパッタリングカソードK1 、K2 、K3 が設置されている。このうちスパッタリングカソードK1 は成膜室C1 の底部に絶縁部材94を介して設置され、真空容器90と電気的に絶縁されている。スパッタリングカソードK2 、K3 は成膜室C1 の互いに対向する側壁にそれぞれ絶縁部材94を介して設置されている。成膜ローラーR1 の円筒部10の周囲には、フィルム上に成膜を行う際に、スパッタリングカソードK1 、K2 、K3 から発生し、フィルムに入射するスパッタリング粒子束を制限するための遮蔽板95が設けられている。一方、フィルム搬送室C2 には、巻き出し/巻き取り用のローラーR2 、R3 および搬送ローラー(あるいはガイドローラー)R4 、R5 、R6 、R7 が設置されている。巻き出し/巻き取り用のローラーR2 、R3 の軸(図7にはローラーR3 の軸S3 のみ図示されている)は、成膜室C1 の両側壁に固定された支持板92、93に設けられた円形の穴および成膜室C1 の両側壁に設けられた円形の穴を通され、これらの穴により回転自在に支持されている。搬送ローラーR4 、R5 、R6 、R7 の軸(図7には搬送ローラーR6 、R7 の軸S6 、S7 のみ図示されている)は支持板92、93に設けられた円形の穴により回転自在に支持されている。そして、巻き出し/巻き取り用のローラーR2 、搬送ローラーR4 、R5 、成膜ローラーR1 、搬送ローラーR6 、R7 および巻き出し/巻き取り用のローラーR3 によりフィルムFが搬送されるようになっている。フィルムFは、ローラーR2 、R3 の回転軸S2 、S3 に固定された図示省略した回転機構によりこれらのローラーR2 、R3 を回転させることにより、搬送することができるようになっている。この場合、ローラーR2 、R3 を図6中、反時計方向に回転させることにより、ローラーR2 からフィルムFを巻き出し、搬送ローラーR4 、R5 、成膜ローラーR1 および搬送ローラーR6 、R7 を経由して搬送し、ローラーR3 によりフィルムFを巻き取ることができる。逆に、ローラーR2 、R3 を図6中、時計方向に回転させることにより、ローラーR3 からフィルムFを巻き出し、搬送ローラーR7 、R6 、成膜ローラーR1 および搬送ローラーR5 、R4 を経由して搬送し、ローラーR2 によりフィルムFを巻き取ることができる。すなわち、フィルムFは互いに逆方向に搬送することができるようになっている。これによって、例えば、まずローラーR2 、R3 を図6中、反時計方向に回転させてフィルムFを搬送しながら、成膜ローラーR1 上で成膜を行った後、ローラーR2 、R3 を図6中、時計方向に回転させてフィルムFを逆方向に搬送しながら、成膜ローラーR1 上で成膜を行い、これを複数回繰り返すことにより、フィルムF上に薄膜を多層に形成することができる。必要に応じて、搬送ローラーR4 〜R7 の少なくとも一つを第1の実施の形態による処理ローラーと同様に構成して冷却ローラーとして用いてもよい。こうすることで、成膜ローラーR1 上で成膜を行う際に加熱されたフィルムFをローラーR2 またはローラーR3 に巻き取られる前に搬送中に冷却ローラーにより冷却することができるので、フィルムFの温度が高いままローラーR2 またはローラーR3 に巻き取られた後に冷えて収縮する際にフィルムF同士がこすれることにより発生するフィルムFの傷の問題の発生を防止することができる。仕切り板91には、フィルムFを通すためのスリット状の穴91a、91bが設けられている。

スパッタリングターゲット110の内面に沿って周回するプラズマ160中のArイオンによりスパッタリングターゲット110がスパッタリングされる結果、スパッタリングターゲット110を構成する原子がスパッタリングターゲット110により囲まれた空間から上方に飛び出す。このとき、スパッタリングターゲット110のエロージョン面のうちプラズマ160の近傍の部分の至る所から原子が飛び出すが、スパッタリングターゲット110の内側の短辺部のエロージョン面から飛び出す原子は、基本的には成膜に使用しない。このためには、スパッタリングターゲット110の長辺方向の両端部を遮蔽するようにスパッタリングターゲット110の上方に水平遮蔽板を設けることにより、スパッタリングターゲット110の短辺部のエロージョン面から飛び出す原子が成膜時に基板Sに到達しないようにすればよい。あるいは、スパッタリングターゲット110の長手方向の幅bをフィルムFの幅より十分に大きくすることにより、スパッタリングターゲット110の短辺部のエロージョン面から飛び出す原子が成膜時にフィルムFに到達しないようにしてもよい。スパッタリングターゲット110から飛び出る原子の一部は光線遮断シールド150により遮られる結果、スパッタリングターゲット10の長辺部のエロージョン面から、図12に示すようなスパッタ粒子束170、180が得られる。スパッタ粒子束170、180は、スパッタリングターゲット110の長手方向にほぼ均一な強度分布を有する。

図13に示すように、スパッタリングターゲット110を四つの板状のスパッタリングターゲット110a、110b、110c、110dにより形成し、永久磁石120を四つの板状あるいは棒状の永久磁石120a、120b、120c、120dにより形成し、ヨーク130を四つの板状のヨーク130a、130b、130c、130dにより形成する。また、スパッタリングターゲット110a、110b、110c、110dと永久磁石120a、120b、120c、120dとの間にそれぞれバッキングプレート190a、190b、190c、190dを挿入する。スパッタリングターゲット110aとスパッタリングターゲット110cとの間の距離は80mm、スパッタリングターゲット110bとスパッタリングターゲット110dとの間の距離は200mm、スパッタリングターゲット110a、110b、110c、110dの高さは80mmとする。

この第2の実施の形態によれば、第1の実施の形態と同様な利点に加えて、次のような利点を得ることができる。すなわち、スパッタリングカソードK1 、K2 、K3 が、横断面形状が矩形の角管状の形状を有し、エロージョン面が内側を向いているスパッタリングターゲット110を有することにより、次のような種々の利点を得ることができる。すなわち、スパッタリングターゲット110のエロージョン面側にこのスパッタリングターゲット110の内面を周回するプラズマ160を発生させることができる。このため、プラズマ160の密度を高くすることができることにより、成膜速度を十分に高くすることができる。また、プラズマ160が多く生成される場所はスパッタリングターゲット110の表面近傍に限定されるため、光線遮断シールド150が設けられていることと相まって、プラズマ160から発光する光がフィルムFに照射されることにより損傷が生じるおそれを最小限に抑えることができる。また、永久磁石120およびヨーク130により形成される磁気回路により発生する磁力線はスパッタリングカソードに拘束され、フィルムFに向かわないため、プラズマ160や電子線によりフィルムFに損傷が生じるおそれがない。また、スパッタリングターゲット110の互いに対向する一対の長辺部から得られるスパッタ粒子束170、180を用いて成膜を行うので、反射スパッタ中性ガスのエネルギーの高い粒子によりフィルムFが衝撃され、損傷が生じるのを最小限に抑えることができる。さらに、スパッタリングターゲット110の互いに対向する一対の長辺部から得られるスパッタ粒子束170、180はこの長辺部に平行な方向に均一な強度分布を有するため、フィルムFをこの長辺部を横断する方向、例えばこの長辺部に垂直な方向に一定速度で搬送しながら成膜を行うことと相まって、フィルムF上に成膜される薄膜の膜厚のばらつきを小さくすることができ、例えば膜厚分布を±5%以下にすることができる。このスパッタリング装置は、例えば、半導体デバイス、太陽電池、液晶ディスプレイ、有機ELなどの各種のデバイスにおいて電極材料の成膜に適用して好適なものである。
