(評価)
実施例1〜3及び比較例1及び2で作製したダイシングテープ一体型半導体裏面用フィルムについて、ダイシング性及びピックアップ性を下記の方法により評価した。結果を表1に示す。

半導体ウェハ(直径8インチ、厚さ0.6mm;シリコンミラーウェハ)を裏面研磨処理し、厚さ0.2mmのミラーウェハをワークとして用いた。ダイシングテープ一体型半導体裏面用フィルムからセパレータを剥離した後、その半導体裏面用フィルム上にミラーウェハ(ワーク)を70℃でロール圧着して貼り合わせた。更に、ダイシングブレードの切り込み深さを各実施例及び比較例記載の粘着剤層の中心までとしてダイシングを行った。また、ダイシングは10mm角のチップサイズとなる様にフルカットした。なお、半導体ウェハ研削条件、貼り合わせ条件、ダイシング条件は、下記のとおりである。 A semiconductor wafer (diameter 8 inches, thickness 0.6 mm; silicon mirror wafer) was subjected to back surface polishing, and a mirror wafer having a thickness of 0.2 mm was used as a workpiece. (ダイシング性評価)
このダイシングで、チップ状ワーク側面に基材由来の異物による汚染(バリ)がなく、ダイシングにより得られたチップ状ワークに欠けや割れが無く、ダイシングを良好に行うことができたどうかを以下の手順で確認し、ダイシング性を評価した。
(Dicing evaluation)

ピックアップ後の半導体裏面用フィルム付きチップの側面(全個数:100個の各4辺)をマイクロスコープを用いて観察し(倍率:20倍)、バリが無く良好に上記ダイシング条件によりダイシングできた場合を「○」、良好にダイシングできず、バリが発生した場合を「×」とした。

(ピックアップ性評価)
次に、ダイシングテープ一体型半導体裏面用フィルムのダイシングテープ側からニードルで突き上げて、ダイシングにより得られたチップ状ワークを半導体裏面用フィルムとともにダイシングテープの粘着剤層より剥離し、裏面が半導体裏面用フィルムにより保護された状態のチップ状ワークをピックアップした。この時のチップ(全個数:400個)のピックアップ率(%)を求め、ピックアップ性を評価した。従って、ピックアップ性は、ピックアップ率が100%に近いほど良好である。

表1より、実施例1〜3に係るダイシングテープ一体型半導体裏面用フィルムでは、ダイシングにより得られるチップ状ワークに欠けや割れが発生せず、チップ状ワーク側面での基材に由来するバリの発生も確認されず、良好なダイシング性を示すことが分かった。また、ピックアップ時には優れた剥離容易性を示すことが分かった。一方、比較例1のダイシングテープ一体型半導体裏面用フィルムでは、ピックアップ性は良好であったものの、チップ状ワーク側面にバリが発生しており、ダイシング性に劣る結果となった。また、比較例2に係るダイシングテープ一体型半導体裏面用フィルムでは、チップ状ワークに欠け又は割れが発生し、ダイシング性が低下していたことに加え、ピックアップ性も低下する結果となった。 From Table 1, in the film for dicing tape-integrated semiconductor back surface according to Examples 1 to 3, chips and workpieces obtained by dicing are not chipped or cracked, and the burrs derived from the base material on the chip-shaped workpiece side surface Generation | occurrence | production was not confirmed, but it turned out that favorable dicing property is shown.
