Description
本出願は、2010年7月9日に提出された米国特許出願第12/833661号の一部継続出願である。
今日の太陽電池は、ショックレー−クワイサーモデル(SQモデル、W.Shockley及びH.J.Queisser著「Detailed Balance Limit of Efficiency of p−n Junction Solar Cell」j.App.Phys.、32巻、510〜519ページ、1961年3月)によって確立される理論的な効率レベルを実質的に下回って動作する。ここに記載する太陽電池の設計は、SQモデルによって確立される限界を超えることができる。太陽電池の効率を向上させてSQモデルを超えるために、太陽電池の効率の低下が起こるメカニズムを理解することが重要である。図1(出典「Third Generation Photovoltaics:Advanced Solar Energy Conversion」M.A.Green著、Springer、ニューヨーク、2003年、35〜43ページ)は、単接合太陽電池におけるこれらの効率低下メカニズムを示す。図1を参照すると、太陽電池の効率ロスメカニズムは、以下に列挙する効果を含む。
1.入力は、集光されていない太陽光スペクトルである;
2.入射する太陽光の光子はそれぞれ、1対の電子−正孔しか生成しない;
3.電池は、擬フェルミ準位(QFL)の分離を1つしか達成できない;
4.電池は、電池とキャリアの温度が等しいという熱平衡状態で動作する;
5.電池は、電池は定電流条件下で動作する。
既に説明したように、太陽電池の主たるロスメカニズムの1つは、ホットキャリア緩和による、電池の材料の禁制帯幅を超えるエネルギを有する太陽光の光子の入射のロスであり、図1の(2)に示すロスメカニズムである。ホット電子を分離して、冷却が起こる前にコンタクトにこれを集中させることは理論的には可能であるが、従来の太陽電池では、ホットキャリアの熱平衡化の速度が速い(冷却時間τcが短い)ため、このようなことは観察されない。現在、当該技術の研究者は、ホットキャリアを利用する太陽電池効率の向上のために、2つの概念、即ち、エネルギ選択性コンタクト(SEC)及び多重励起子生成(MEG)を用いる直接的な抽出を考えている。どちらの概念もまず、キャリアの冷却速度を遅くすることを基にしているが、異なる方法でホットキャリアのエネルギを利用する。
本発明のホットキャリア太陽電池の実施形態700の性能を分析するために、特定の設計パラメータ及び実装における詳細を考慮に入れる必要がある。このような詳細のうち第一のものは、バイアス回路510又は520及びミキサ回路540を実装するために用いるアプローチ、並びにこれらの回路をホットキャリア太陽電池700のコア太陽電池要素530に一体化する方法である。図8は、本発明のホットキャリア太陽電池700の例示的実装形態を示し、ここでは、バイアス回路510又は520及びミキサ回路540は、太陽電池モジュールの背面に接着される集積回路(IC)デバイスとして実装されている。ホットキャリア太陽電池700は、コア太陽電池530以外の更なる回路、即ちバイアス回路510又は520及びミキサ回路540を含み、これらは電池が生成する電力のいくらかを消費するため、ホットキャリア太陽電池700の効率は、結果として予測される電力付加効率PAEに関して評価しなければならず(PAEは、RF回路設計から借用された用語であり、これによると、入力から出力への増幅利得を達成するRF回路のPAEは、回路の入力電力と出力電力の間の差を供給電力で除算したものである)、これは以下の式で表され、

上記の議論で説明した交番バイアス及びミキサ回路は、0.18ミクロンのCMOS技術を用いて、〜1mm2のダイ領域を必要とするものと推定される。このような小さいサイズのダイに関連する全体の実装コストを削減するために、図8に示すサブ電池のうち4つのバイアス及びミキサ回路を4つの(クアッド)サブ電池それぞれの中心の背面に配置される単一のチップ上に容易にまとめることができる。このようなチップは、0.18ミクロンのCMOS技術を用いると、〜4mm2のダイ領域を有すると推定され、実装前のダイのコストは1つのダイ当たり〜0.19ドルと推定される。クアッドバイアス&ミキサチップの実装コストは、ダイのコストの5倍の範囲内であると従来通り推定され、これにより、クアッドバイアス&ミキサチップ1つ当たり〜1ドルの推定コストとなる。グロブトップ等の低コストの実装技術を用いて、クアッドバイアス&ミキサチップを図8に示すホットキャリア太陽電池700のサブ電池の背面に直接一体化する場合には特に、この推定は九分通り従来通りのものである。既に説明した設計例に基づくホットキャリア太陽電池700のクアッドサブ電池によって得られる推定出力電力を考慮すると、クアッドバイアス&ミキサチップを追加することにより、ワット当たりコストのオフセットδWpは〜0.05ドル/Wとなり、これは、追加のコスト〜25ドル/m2で1平方メートル当たり25個のクアッドバイアス&ミキサチップを使用して、Siベースホットキャリア太陽電池から得られる推定正味出力電力が〜475W/m2となることを意味する。Si太陽電池の一般的なワット当たりコストはWp〜3−5ドル/Wの範囲であることを考えると、従来のSi太陽電池をSiベースホットキャリア太陽電池700に変換するための推定コストオフセットは、Si太陽電池のワット当たりコストWpの現在の値の1%〜1.6%の範囲になると推定され、これはあらゆる実用目的において無視してよいものである。ホットキャリア太陽電池700で実現可能な電力出力の増加を考えると、Si太陽電池をコア要素530として組み込んだホットキャリア太陽電池700の推定ワット当たりコストは、(Wp)〜1−1.7ドル/Wの範囲となり、これは3倍以上のワット当たりコストの削減を表している。この規模のワット当たりコストのオフセットδWp及び効率上昇において、例えばCdTe、CIGS又は薄膜Si等の薄膜タイプ太陽電池をコア太陽電池530として用いる本発明のホットキャリア太陽電池700は、1ドル/Wより十分低い、場合によってはWp〜0.3ドル/Wの範囲のワット当たりコストWpを達成でき、これは、第3世代太陽電池において提唱される範囲内に十分収まるものである。
上記の議論で説明した交番バイアスホットキャリア太陽電池500の実施形態700は、光励起キャリアの輸送速度を瞬間的に上昇させるために、電池の光電圧出力を周期的に下げることによるものである。同等の効果を異なる方法で達成する代替的なアプローチは、十分に短い時間間隔で、電池のコンタクトに外部逆バイアスを断続的に印加することである。短い逆バイアスパルスの断続的な印加は、電池のコンタクトにわたる追加の外部電場εextを導入し、これは実際には電池のビルトイン電場を強化するよう作用する。その結果、これらの逆バイアスパルス間隔は、光励起キャリアの輸送速度を電池材料の飽和速度より上まで瞬間的に上昇させ、印加した逆バイアスパルスの振幅に応じて、光励起キャリア輸送速度はバリスティック輸送を超えるレベルに到達することができる。本発明のホットキャリア太陽電池500のこの代替実施形態は、逆バイアスパルスを生成するために並列バイアス回路520を用い、これにより、電池のコンタクトへの光励起キャリア輸送時間を実質的に短くすることができる。更に、本発明のホットキャリア太陽電池500のこの代替実施形態は同時に直列バイアス回路510も用いるが、これは、逆バイアスが印加される時間の間の輸送速度よりは低いものの、高い輸送速度を持続するため、また、実施形態500及び700の文脈で既に説明した、時間的に選択性のエネルギ抽出スキームを実装するためのものである。本発明のホットキャリア太陽電池500のこの代替実施形態の主要な特徴は、本発明のホットキャリア太陽電池500の、キャリア輸送に関する態様とキャリア抽出エネルギに関する態様とを分離することができることである。本発明のホットキャリア太陽電池のこれら2つの態様を分離することで、逆バイアスパルスを断続的に印加するサイクルを適切に選択し、その一方で電池の光電圧の変動サイクルの適切な値を独立して選択することにより、時間的に連続して高い値のキャリア輸送速度を維持することができるようになり、これにより、ホットキャリア太陽電池500及び700の時間的に選択性のエネルギ抽出スキームで、電池のコンタクトにおいて、冷却される前に光励起キャリアを適時抽出することができるようにすることができる。
コア太陽電池530として、Si、GaAs、CdTe及びCIGS等のp−n接合太陽電池を用いる、本発明の交番バイアスホットキャリア太陽電池の複数の実施形態について、以上の議論で説明したが、本節の議論は、電池の禁制帯幅Eg未満のエネルギEpを有する入射太陽光の光子のエネルギをも回収するために、本発明の交番バイアス太陽電池の能力を拡張することを目的とする。この目的を達成するための方法は、本発明の交番バイアス太陽電池を、QW及びQD等の量子閉じ込め構造を組み込んだIII−V材料太陽電池と合わせて応用することである。これは、本発明の交番バイアス太陽電池の魅力的な応用である。というのは、III−V合金の多彩な材料禁制帯幅選択肢、並びにIII−V合金を本発明の交番バイアススキームと組み合わせた際の直接禁制帯幅及び高いキャリア移動性により、拡張された太陽光スペクトルのカバー範囲を有し、極めて高い正味効率をもたらす単接合太陽電池を生み出すことができるからである。以下の議論はMQWベース太陽電池に限定したものであるが、量子閉じ込めのこれ以外の側面による効果の他、QDベースの交番バイアスホットキャリア太陽電池の背景にある概念も、実質的に同一である。
・電池の価電子帯(VB)における正孔の数を表す、QFLV;
・勾配を有するMQWによって形成される中間帯(IB)における電子及び正孔(キャリア対)の数を表す。QFLI;及び
・電池の伝導帯(CB)における電子の数を表す、QFLC。
既に説明したように、ホットキャリア太陽電池の実施形態500、700及び900に使用するコア太陽電池530のコンタクト間厚さは、キャリア輸送時間に大いに影響し、従って、本発明の交番バイアスホットキャリア太陽電池の性能に大いに影響する。例えば、Siのキャリア寿命特性は典型的にはIII−V材料より相当長いにも関わらず、既に説明したように、シリコンベースのコア太陽電池530に関して、ホットキャリア太陽電池900及び500によって、〜1.5nsから〜15nsの範囲のキャリア輸送時間を達成できる。これらの値は、図2に示すキャリア寿命のキャリア冷却段階の上端である。結果として、本発明の交番バイアスホットキャリア抽出スキームの便益は、従来のSi太陽電池のような、コンタクト間厚さが厚い太陽電池では十分に実現できない。しかし、コスト削減を理由として、Siベース太陽電池の厚さを削減することを目的とする徹底した努力が続けられており;この動向のおかげで、本発明の交番バイアスホットキャリア抽出スキームの便益をこのような電池で完全に実現することもできるようになるであろう。例えば、電池の上面に質感加工を施し、更に、Siベース太陽電池の背面に反射性表面を配置することにより、電池の吸収体に入射する複数の光の反射を引き起こし、電池に入射する太陽光の光子を、極めて薄い電池の吸収体で吸収することができるようになる。この単純な光トラップ手段によって、厚さ20μmのSi太陽電池が、400μmのSi太陽電池よりも相当に良好な光吸収性能を有することができるようになる(「Physics of Solar Cells」P.Wurfel著、173−177ページ)。
1.電池材料の禁制帯幅Egの、及びそれを超える、及びそれ未満のエネルギを有する入射太陽光の光子のエネルギを電力に変換する;
2.光励起キャリアの放射再結合による内部光放出に関わるエネルギを、失われることになるはずの放出された光子をリサイクルすることによって利用する;
3.入射太陽光の単一の光子によって、複数のキャリア対の励起を達成する;
4.多重QFL分割を組み込んだ電池構造から、光励起キャリアを抽出できるようにする;並びに
5.AC/DCインバータのロスを削減する交番出力モードで動作する。
既に説明したように、本発明の交番バイアスホットキャリア太陽電池は、Si、CdTe、CIGS等の従来のバルク材料太陽電池、バルクGaAs等のIII−V材料、並びにQW及びQD等の量子閉じ込めを組み込んだ太陽電池と合わせて実装することができる。図12(「Third Generation Photovoltaics」Gregory F.Brown及びJunqiao Wu著、Laser & Photon Rev.、1−12(2009年)、オンライン出版、2009年2月2日から翻案)は、本発明の交番バイアスホットキャリア太陽電池と合わせて使用可能な太陽電池材料系の複数の候補の禁制帯幅エネルギを、太陽光スペクトルのエネルギ分布と関連させて示す。図12に示すように、Si、InP及びGaAsベースの電池を含む、今日において最も高効率の単接合電池は、1.1eV〜1.4eVの禁制帯幅エネルギを有し、典型的には、大陽エネルギスペクトルの比較的狭い帯域の太陽光の光子しかエネルギに変換できない。大陽エネルギスペクトルのこの狭いカバー範囲が、今日の単接合光電太陽電池の効率を1sunにおいて30%未満に根本的に制限するものである。実際問題として、正味効率は、大部分はDC/ACインバータによる25%のロスである、実装におけるロスによって更に低下し、これにより、典型的な単接合太陽電池モジュールの正味効率は20%を優に下回る。実際問題として、単接合Si電池の最高効率は、DC/ACインバータのロスを計上しなくても24%未満の効率であり、もしこれを考慮に入れれば、電池から得られる正味効率は18%となる。これに比べて、本発明の交番バイアスホットキャリア太陽電池は、0.65eV〜3.15eVに及ぶ太陽光の光子エネルギカバー範囲を有することができ、従って、太陽光スペクトルの大部分をカバーすることができ、18%より何倍も高いレベルの正味効率を得ることができる。
表1は、今日最も使用されている太陽電池で得られる効率と、上で議論した交番バイアスホットキャリア太陽電池の2つの応用例;即ち1sunで動作するSiベース電池、及び100倍太陽光集光装置(100sun)と共に動作するInxGa1-xN MQWベース電池で得られると予測される正味効率(又は電力付加効率PAE)とを合わせて表にしたものである。表1の比較を釣合の取れたものとするために、列挙した現行の太陽電池で得られる効率は、その出力に必要なDC/ACコンバータによる推定25%のロスを反映していないことに留意されたい。その一方で、交番バイアスホットキャリア太陽電池の出力はACであるため、表1に列挙した2つの交番バイアス電池の予測される効率性能は、実装において発生し得るロスを加味した、システムレベルでの正味効率である。従って、意義のある一対一比較のために、現行の太陽電池の効率性能値は、25%だけ減少させるべきである。
本開示は、太陽電池において極めて高い効率を達成するための新規の設計アプローチを記載するものである。第一に、新規の交番バイアススキームについて記載し、これは、ホットキャリアの抽出を可能にすることにより、光電圧抽出能力を、電池の禁制帯幅を超えて増強するものである。バルク材料の単接合太陽電池と合わせて適用すると、記載した交番バイアスホットキャリア電池は、そのコア電池の正味効率の2倍以上の能力を有する。第二に、交番バイアススキームを量子井戸(QW)又は量子ドット(QD)ベースの太陽電池と合わせて適用すると、本発明の交番バイアスホットキャリア太陽電池は、そのコア太陽電池の電力抽出カバー範囲を、太陽光スペクトル全体にまで拡張する能力を有し、従って、前例のないレベルの太陽光電力抽出効率の達成を可能とする。第三に、交番バイアススキームを、量子閉じ込めと光閉じ込めの両方を組み込んだコア太陽電池と合わせて適用すると、そのような太陽電池は、今日の太陽電池の効率を制限するロスメカニズムのほぼ全てを潜在的に回避することができる。これは、記載した交番バイアススキームのホットキャリア抽出能力を、電池の光電圧電力抽出能力を電池の禁制帯幅未満まで拡張するために、勾配を有するMQWを組み込み、また、放射再結合によって生成されたキャリアを利用して、吸収した単一の光子当たり複数のキャリアの生成を可能にするために、サブ電池の光子閉じ込め微小キャビティを組み込んだ、新規の電池設計と組み合わせて、更に電池の効率を増進することによって達成される。

- 単接合並びに第1及び第2のコンタクトを有する太陽電池に関して、前記第1及び第2のコンタクトにわたるバイアスを、前記バイアスの最小値と最大値の間で周期的に交番させ、前記最小値と最大値は同一の極性であり;
前記バイアスの最小値と最大値の間での交番の期間は、前記太陽電池のホットキャリア冷却時間より短く、これにより、様々なエネルギレベルにわたって、前記太陽電池から光励起キャリアを抽出することを含む、太陽電池を動作させることを特徴とする方法であって、

- 前記バイアス値の前記交番は、前記コア太陽電池の前記バイアスが前記バイアスの最小値および最大値の間の前記交番の前記極性の反対の極性のバイアス値に瞬間的に到達する少なくとも1つの短い時間間隔を中断し、
持続時間及び反復の期間は、前記コア太陽電池内の前記光励起キャリアの実質的に全てを、前記ホットキャリア冷却時間内に、前記第1及び第2のコンタクトへ輸送するのに十分な平均キャリア輸送速度を持続させることを特徴とする請求項20に記載の太陽電池 - 前記コア太陽電池の材料は、シリコン(Si)、ガリウムヒ素(GaAs)、テルル化カドミウム(CdTe)、銅インジウムジセレニド(CIS)、銅インジウムガリウムジセレニド(CIGS)及びIII−V材料の合金から選択されることを特徴とする請求項27に記載の太陽電池。
- 前記コア太陽電池の材料は、シリコン(Si)、ガリウムヒ素(GaAs)、テルル化カドミウム(CdTe)、銅インジウムジセレニド(CIS)、銅インジウムガリウムジセレニド(CIGS)及びIII−V材料の合金から選択され;
前記バイアスの最小値と最大値の間での前記バイアス値の前記交番は、前記コア太陽電池材料の前記禁制帯幅エネルギから、前記コア太陽電池から抽出される前記ホットキャリアの前記電気化学ポテンシャルの前記最大値と実質的に等しいエネルギ値にまで及ぶ、前記コア太陽電池内で生成される前記光励起キャリアの前記エネルギプロファイルに実質的に適合する様々な抽出エネルギにわたる、前記コア太陽電池内の前記光励起キャリアの抽出につながることを特徴とする請求項27に記載の太陽電池。 - 前記バイアス値の交番の前記期間は、前記バイアス値が最小値に近づく又は到達することができる前記サブ期間を含み、

前記サブ期間の持続時間と前記交番期間との比は、前記コア太陽電池の前記禁制帯幅、前記キャリア移動性及び前記結晶格子特性に応じて選択され、
これにより、前記コア太陽電池のコンタクト間での前記抽出エネルギの分離が、前記コア太陽電池内の前記光励起キャリアの前記電気化学ポテンシャルのプロファイルに実質的に適合する広範な抽出エネルギにわたって一時的に広がることができ、従って、単接合太陽電池が、多接合太陽電池のエネルギ抽出効率の便益を有することができるようになることを特徴とする請求項27に記載の太陽電池。 - 前記バイアス値の交番の前記期間は、前記バイアス値が最小値に近づく又は到達することができる前記サブ期間を含み、
前記サブ期間は、前記コア太陽電池が達成する前記平均光電圧を、その可能な最高値又はその付近に維持するために十分なほど短く、

これにより、前記コア太陽電池のコンタクト間での前記抽出エネルギの分離が、前記コア太陽電池内の前記光励起キャリアの前記電気化学ポテンシャルのプロファイルに実質的に適合する広範な抽出エネルギにわたって一時的に広がることができ、従って、前記コア太陽電池が、前記第1及び第2のコンタクト間に固定バイアスを有する前記コア太陽電池を使用して達成可能なものよりも高い光電圧及び光電流値を達成することができるようになることを特徴とする請求項27に記載の太陽電池。 - 前記バイアス回路は、前記コア太陽電池の背面に設置される回路基板又は集積回路チップ上に実装され、前記コア太陽電池の前記交番バイアス値を引き起こすことを特徴とする請求項27に記載の太陽電池。
- 前記コア太陽電池は、量子閉じ込め構造若しくは光閉じ込め構造又はその両方を備えることを特徴とする請求項27に記載の太陽電池。
- 前記コア太陽電池は、量子井戸又は量子ドットからなる量子閉じ込め構造を備えることを特徴とする請求項33に記載の太陽電池。
- 前記量子閉じ込め構造は、多重量子井戸を含み、
前記多重量子井戸の禁制帯幅は、勾配を含み、これにより、前記量子井戸に様々な異なる禁制帯幅値を提供し、前記様々な異なる禁制帯幅値は、前記コア太陽電池材料の禁制帯幅値未満であることを特徴とする請求項34に記載の太陽電池。 - 前記コア太陽電池の材料は、シリコン(Si)、ガリウムヒ素(GaAs)、テルル化カドミウム(CdTe)、銅インジウムジセレニド(CIS)、銅インジウムガリウムジセレニド(CIGS)及びIII−V材料の合金からなる群から選択され;
前記量子閉じ込め構造は、前記コア太陽電池材料の前記禁制帯幅エネルギの実質的に下から、前記コア太陽電池から抽出される前記ホットキャリアの前記電気化学ポテンシャルの前記最大値と実質的に等しいエネルギ値にまで及ぶ、前記コア太陽電池内で生成される前記光励起キャリアの前記エネルギプロファイルに実質的に適合する様々な抽出エネルギにわたる、前記コア太陽電池内の前記光励起キャリアの抽出を可能にすることを特徴とする請求項34に記載の太陽電池。 - 前記コア太陽電池の材料は、シリコン(Si)、ガリウムヒ素(GaAs)、テルル化カドミウム(CdTe)、銅インジウムジセレニド(CIS)、銅インジウムガリウムジセレニド(CIGS)及びIII−V材料の合金からなる群から選択され;
前記量子閉じ込め構造は、前記コア太陽電池材料の前記禁制帯幅エネルギの実質的に下から、前記コア太陽電池から抽出される前記ホットキャリアの前記電気化学ポテンシャルの前記最大値と実質的に等しいエネルギ値にまで及ぶエネルギ範囲に広がるエネルギを有する、前記コア太陽電池内の光励起キャリアの抽出を可能にすることを特徴とする請求項35に記載の太陽電池。 - 前記バイアス値の交番の前記期間は、前記バイアス値が最小値に近づく又は到達することができる前記サブ期間を含み、
前記サブ期間は、前記コア太陽電池内の前記光励起キャリアの実質的に全てを、前記ホットキャリア冷却時間内に、前記第1及び第2のコンタクトへ輸送するような平均キャリア輸送速度を持続するために十分なほど長く選択され、
また、前記サブ期間は、前記コア太陽電池が達成する前記平均光電圧を、その可能な最高値又はその付近に維持するために十分なほど短く、
前記サブ期間の持続時間と前記交番期間との比は、前記コア太陽電池の前記禁制帯幅、前記キャリア移動性及び前記結晶格子特性に応じて選択され、
これにより、前記太陽電池のコンタクト間での前記抽出エネルギの分離が、前記ホットキャリア冷却速度と同等、またはこれより速い速度で、広範な抽出エネルギにわたって一時的に広がることができ、
これにより、前記コア太陽電池内の前記光励起電子及び正孔(キャリア)間の前記エネルギ分離と実質的に等しい、前記コンタクト間の瞬間的なエネルギ分離によって、前記コア太陽電池のコンタクトに到達する前記光励起キャリアを、各前記コンタクトにおける、時間的に不連続の狭い抽出エネルギ幅を通して、前記太陽電池の負荷へ輸送することができるようになることを特徴とする請求項27に記載の太陽電池。 - 前記コア太陽電池の材料は、シリコン(Si)、ガリウムヒ素(GaAs)、テルル化カドミウム(CdTe)、銅インジウムジセレニド(CIS)、銅インジウムガリウムジセレニド(CIGS)及びIII−V材料の合金からなる群から選択され、これによって、前記ホットキャリアを、前記コア太陽電池の材料又は前記対1及び第2のコンタクト内で冷却される前に抽出することができることを特徴とする請求項38に記載の太陽電池。
- 前記コア太陽電池は、反射性側壁、反射性背面及び質感加工された上面を有する微小キャビティの形態の、光閉じ込め構造を更に備え;
前記光閉じ込め微小キャビティの前記反射背側壁を用いて、前記微小キャビティの前記上面の電気接触メッシュと、前記微小キャビティの前記背面の接触パッドとを相互接続することを特徴とする請求項27に記載の太陽電池。 - 前記光閉じ込め微小キャビティは、前記第1及び第2のコンタクト間に、前記コア太陽電池からの前記ホットキャリアの抽出を可能とするのに十分なほど小さい距離を提供することを特徴とする請求項40に記載の太陽電池。
- 前記微小キャビティは、前記コア太陽電池内で生成される光子(内部放出光子)の閉じ込め及びその後の吸収、並びにそれに続く、前記コア太陽電池からの前記内部放出光子による光励起キャリアの抽出を可能にすることにより、前記コア太陽電池の効率を更に向上させることを特徴とする請求項40に記載の太陽電池構造。
- 前記バイアス回路は、時間的に変化する非散逸性負荷を前記コア太陽電池に提供することを特徴とする請求項20に記載の太陽電池。
- 前記バイアス回路はスイッチング調整器であることを特徴とする請求項20に記載の太陽電池。
- 前記スイッチング調整器の切り替えは、前記スイッチング調整器の入力に連結され、前記バイアスの最小値及び最大値を達成するように前記スイッチング調整器を制御する電圧制御によるものであることを特徴とする請求項44に記載の太陽電池。
- 前記コア太陽電池はバルク材料太陽電池であることを特徴とする請求項20に記載の太陽電池。
- 前記コア太陽電池には量子閉じ込めが組み込まれることを特徴とする請求項20に記載の太陽電池。
- 第1及び第2のコンタクトと、前記第1及び第2のコンタクトの間に連結された単接合とを有する太陽電池を提供し、
前記太陽電池の動作の間、前記第1及び第2のコンタクトに、負荷の変化を引き起こし、
前記変化する負荷は、前記第1及び第2のコンタクトの間の電位差を、太陽電池電圧の最小値及び最大値の間で交番させ、前記太陽電池電圧の最小値と最大値は同一の極性であり、
前記変化する負荷の交番の期間は、前記太陽電池電圧に、前記太陽電池電圧の最小値及び最大値の間の、同じ前記交番の期間での交番を起こし、
前記交番の期間は、前記太陽電池のホットキャリア冷却時間より短く、これにより、様々なエネルギレベルにわたって、前記太陽電池から光励起キャリアを抽出することを特徴とする、太陽電池を動作する方法であって、
前記太陽電池電圧の最小値は、太陽電池のビルトインポテンシャルが、前記太陽電池内で光励起される電子及び正孔(キャリア)を、前記太陽電池の前記第1及び第2のコンタクトに向けて、その最大に近づく又は到達する輸送速度で加速するために十分なほど高くなるような太陽電池電圧であり、並びに
前記太陽電池電圧の最大値は、前記太陽電池内で生成される前記光励起キャリア(ホットキャリア)の電気化学ポテンシャルの最大値と実質的に等しいことを特徴とする方法。 - 前記太陽電池電圧が前記太陽電池電圧の最小値に近づく又は到達するサブ期間は、前記太陽電池電圧が達成する平均光電圧を、その可能な最高電圧又はその付近の前記第1及び第2の間に維持するために十分なほど短く選択されることを特徴とする請求項48に記載の方法。
- 前記太陽電池電圧が、前記太陽電池内の前記光励起キャリアの実質的に全てを、前記ホットキャリア冷却時間内に、前記第1及び第2のコンタクトへ輸送するのに十分な平均キャリア輸送速度を持続させる持続時間及び反復の期間のため逆の極性になる間、
前記交番は、前記交番期間より短い少なくとも1つの時間間隔で中断されることを特徴とする請求項48に記載の方法。 - コア太陽電池;
前記コア太陽電池に連結された負荷回路であって、時間的に変化する負荷を前記コア太陽電池に提供し、前記コア太陽電池の出力から受け取る電気エネルギを出力負荷に連結する、負荷回路;
を備える太陽電池であって、
前記コア太陽電池の前記出力の、前記時間的に変化する負荷は、前記太陽電池の電圧を、太陽電池電圧の最小値及び最大値の間で交番させるように交番し、前記太陽電池電圧の最小値と最大値は同一の極性であり、
前記太陽電池電圧の最小値と最大値の間での前記太陽電池電圧の交番の期間は、前記コア太陽電池が、様々なエネルギレベルにわたる光励起キャリアを前記コア太陽電池から抽出するための、ホットキャリア冷却時間よりも短く、
前記コア太陽電池は第1及び第2のコンタクトを有し、
前記太陽電池電圧の最小値は、前記コア太陽電池の内部ビルトイン電場が、前記コア太陽電池内で生成される(光励起される)電子及び正孔(キャリア)を、前記第1及び第2のコンタクトに向けて、その最大に近づく又は到達する輸送速度で加速するために十分なほど高くなるような太陽電池電圧であり、並びに
前記太陽電池電圧の最大値は、前記コア太陽電池内で生成される前記キャリア(ホットキャリア)の電気化学ポテンシャルの最大値と実質的に等しいことを特徴とする太陽電池。 - 前記負荷回路は、時間的に変化する非散逸性負荷を前記コア太陽電池に提供することを特徴とする請求項51に記載の太陽電池。
