工程3は、図6(c)に示すように、第1の圧電プレート601の裏面に、段差609を形成する工程である。段差609によって、側面6に隣接し、溝602に対向する第1の領域が、側面7に隣接し、第1の領域とともに第1の圧電プレート601の裏面を二分する第2の領域に対して凹む。換言すると、第1の圧電プレート601の側面6側に、第1の圧電プレート601の厚さ方向Zに関する厚さが、側面7側の厚さより小さい部分が形成される。本実施形態では、第1の領域を切り欠き604と称し、また、第2の領域をベース部607と称する。切り欠き604は、ベース部607を残して、溝602の底部に達しない所望の深さまでフライス加工などの切削加工によって形成される。切り欠き604の部分に対応した溝602の空洞部分が、最終的に圧力室307となる。

工程4は、図6(d)に示すように、平板状の第2の圧電プレート608の表面に第2の個別電極605のパターニングを形成する工程である。第2の圧電プレート608は、第1の圧電プレート601と同一寸法の平面形状を有しているが、厚さは同じである必要はない。第2の個別電極605パターンのパターニングは、上述したリフトオフや金属膜のエッチングなどによって形成され、第1の個別電極603に対応する位置に形成される。
工程5は、図6(d)、(e)に示すように、第1の圧電プレート601と第2の圧電プレート608とを、前記第1の個別電極603と第2の個別電極605とが電気的に接続するように接合する工程である。これにより、平板状の接合体620(圧電部材)が完成する。平板状の接合体620において、段差609が形成された第1の圧電プレート601の裏面61と、第2の圧電プレートの、第2の個別電極605が形成されていない裏面62とが一対の主面を構成している。なお、工程5以降は、圧力室307内部に形成された電極を単に第1の電極309と称する。接合方法としては、フリップチップボンダーなどの装置を用いて接着剤での接合する方法や、第1の個別電極603と第2の個別電極605を金属接合する方法がある。工程5により、側面6側の開口(第1の側面側の開口)からインクを吐出する複数の圧力室307が一次元状に配列された流路構造が形成される。

工程6は、図7(a)に示すように、接合体620に形成された複数の圧力室307を分離する間隙606を形成する工程である。間隙606は、側面6から段差609に到達する部分まで切断することによって形成される。これにより、互いに独立した複数の圧力室307が段差609から延びた櫛状体630(櫛状の圧電部材)が完成する。切断方法としては、レーザーやダイサーによるハーフダイシングなどを用いる。ハーフダイシングの場合、ベース部607にR形状ができてしまう懸念があるので、厚いダミー基板に接合された第1、第2の圧電プレート601、608を仮接着してダミー基板部分の深さまでダイシングブレードが入るようにハーフダイシングを行う。これにより、ベース部607のR形状を防止することが可能となる。
工程7は、図7(b)に示すように、複数の櫛状体630を互いに接合する工程である。これにより、積層体640が完成する。工程7では、複数の櫛状体630は、側面6を揃えて、ベース部607を接合することによって、積層体640が完成する。接合方法には、ベース部607に接着剤を塗布したものを複数枚積層することで接着する方法や、金属膜をスパッタや蒸着でベース部607を含む切り欠き形成面の全面に成膜した金属膜を用いた金属接合による方法を用いる方法がある。工程7によって、複数の圧力室307が長手方向Xに間隙606で分離され、厚さ方向Zに段差609で分離され、二次元状に配置されることになる。

工程10は、分極処理を行う工程である。この分極処理では、圧電部材のキュリー点付近まで加熱した状態で、第1の電極309と、第2の電極310に高電界が印加される。この分極処理によって、圧電アクチュエータ502は内外方向(図9(a)の矢印801参照)に分極される。よって、駆動信号に応じて圧力室307を膨張および収縮させるような変形が可能となる。第1の電極309と第2の電極310について、電圧の正負の組み合わせは特に限定されない。

工程11は、図9(b)に示すように、第1の電極309を覆う保護膜319を形成する工程である。保護膜319は、圧力室307に供給されるインクから第1の電極309を保護する目的で形成される。圧力室307が微細な筒形状を有した構造や圧電部材や接着剤などの構成材料を考慮すると、保護膜319の材料としてはパリレンが好適である。パリレンは気相で成膜することができるので圧力室内部にも一様に成膜することが可能である。また、優れた耐薬品性を有しているのでインク耐性も十分である。また、最高で400℃程度までの耐熱性を有しているので、圧電アクチュエータ502の駆動による温度上昇や再分極が必要となった場合にも対応可能である。

上述した液体吐出ヘッドの製造方法では、複数の圧力室307が一次元状に配置された平板状の接合体620ごとに、段差609の形成や圧力室同士の間の切断といった各圧力室307を分離するための加工を施している。そのため、ある一つの平板状の接合体620に上記の加工を施している最中に振動が発生しても、その振動は、他の平板状の接合体620に形成された圧力室307には影響しないので圧力室が損傷しにくくなる。よって、圧力室同士の間隔を広げなくても高アスペクト比の圧力室を形成できるようになるので、圧力室の高密度配置を確保するとともに、高粘度のインクを吐出することが可能となる。また、本実施形態の製造方法によれば、圧力室307を均一(高精度)に作製することが出来るのでインクの吐出量や吐出速度といった吐出性能を均一化することが可能である。

工程7は、図11(h)に示すように、圧力室307の吐出口側の開口面に成膜されためっき膜1001を除去する工程である。除去の方法は、レーザー、研磨やダイシングなどである。研磨やダイシングで金属膜の除去を行う場合には、圧力室307が破損するおそれがある。そのため、圧力室307どうしの隙間部分に容易に除去可能なレジストなどの樹脂を充填して補強を行った上で加工を行うことが望ましい。工程7以降は、実施形態1で説明した工程9〜工程11が行われる。
