エポキシ樹脂組成物を165℃で2時間加熱処理して得た硬化物を幅2mm、厚み0.4mm、長さ40mmの大きさに成形加工したものを準備し、セイコーインスツルメント社製TMA/SS6000(製品名)を用いて、チャック間距離20mm、測定温度範囲−50〜300℃、昇温速度5℃/分、フィルム断面積に対して0.5MPaとなる引っ張り荷重の条件で測定を行ない、ガラス転移温度以下の平均線膨張係数(α1)及びガラス転移温度以上の平均線膨張係数(α2)を読み取った。なお、このときのガラス転移温度は、上記のガラス転移温度(Tg)の測定で得られた値である。

[接着力の測定]
ポリイミドがコーティングされた縦10mm×横10mm×厚み0.55mmのシリコンチップのポリイミドコート面に、縦10mm×横10mm×厚み1mmで中心部に直径3mmの穴を開けたシリコーンゴム板を貼り合わせたものを、125℃に設定したホットプレート上に配置し、エポキシ樹脂組成物をシリコーンゴム板の穴内を満たすように充てんした。次いで、165℃で2時間加熱処理することによりエポキシ樹脂組成物を硬化させ、その後、シリコーンゴム板を剥がして接着力測定用サンプルを作製した。この測定用サンプルについて、Dagy社製ボンドテスター4000でシェア速度0.05mm/秒、シェア高さ0.05mm、測定温度260℃の条件でシェア試験を行い、初期の接着力を測定した。また、測定サンプルを85℃、相対湿度85%に設定した恒温恒湿槽に48時間放置した後に、同様のシェア試験を行い、吸湿後の接着力を測定した。
