Description
The present invention relates to an adhesive composition having excellent heat resistance. Specifically, a flexible printed wiring board made of polyimide film on which a semiconductor integrated circuit (IC) or the like is mounted can be bonded to a reinforcing material made of metal, glass epoxy, polyimide, etc., and has excellent adhesion and solder heat resistance, and further adhesion The present invention relates to an adhesive composition capable of easily controlling the amount of protrusion of the agent, an adhesive sheet using the same, and a flexible printed wiring board with a reinforcing material.
In the process of creating a wiring board, various adhesives having excellent reliability, peel strength, heat resistance and the like are used. A flexible printed wiring board, which is used in an increased amount as a wiring board, may be used with a part of the wiring board reinforced with a reinforcing plate to increase mechanical strength. For example, a reinforcing material is bonded to a portion where stress is concentrated, such as a terminal portion inserted into a socket and a switch portion.
In addition, devices and devices that bond a package substrate, a reinforcing plate (stiffener), and a heat sink (heat spreader), which are necessary for manufacturing a ball grid array (hereinafter referred to as BGA), which is a semiconductor package that is lightweight, thin, and low in cost. Adhesives are often used for applications such as bonding an electromagnetic shielding material to a casing.
A polyimide film is often used for the flexible printed wiring board and the BGA package substrate because of their good heat resistance. In addition, a metal material such as a glass epoxy plate or stainless steel (hereinafter referred to as SUS), a polyimide film, or the like may be used as a reinforcing material for a flexible printed wiring board, a stiffener used for BGA, a heat spreader, or an electromagnetic wave shielding material. Many. Therefore, the adhesive used in these applications is required to favorably adhere the polyimide film and glass epoxy, the polyimide film and metal, and the polyimide film.
In addition, as a method of mounting electronic components on a wiring board, the entire wiring board including a solder portion previously formed by printing or coating is heated to about 230 to 280 ° C. by infrared reflow, etc. Since many methods (solder reflow) are used for joining, heat resistance is required so that foaming / peeling does not occur due to solder reflow, and foaming / peeling does not occur even when contacted with molten solder High heat resistance may be required for adhesives.
The adhesive used for such an application is bonded as a bonding process by a thermocompression bonding process at a temperature of 120 to 200 ° C., a pressure of 1 to 5 MPa, and a time of 1 to 90 minutes. In this thermocompression bonding process, the adhesive softens and melts and oozes out from the periphery of the bonded portion. The flexible printed wiring board is designed with a margin in consideration of the amount of adhesive oozing out (hereinafter referred to as adhesive flow amount). In recent years, with the miniaturization and thinning of digital devices such as mobile phones, the flexible printed wiring boards used have become denser and higher definition, reducing the extra space where adhesive can protrude. It has come to be required to do. Therefore, an adhesive having a smaller flow amount than that of the conventional adhesive is required.
Adhesives used for flexible printed wiring boards include, for example, a mixture of an epoxy resin and an epoxy resin curing agent as a curable component to improve the peel strength and provide flexibility, such as acrylonitrile butadiene rubber. An epoxy resin composition containing a flexible component is widely used (see, for example, Patent Document 1). Such an epoxy resin-based composition has high heat resistance and good substrate adhesion, but the majority of the composition is occupied by the epoxy resin and its curing agent, reducing the amount of flow during thermocompression bonding. For this reason, the adhesive layer is often made into a semi-cured state (B stage) by aging to form a sheet.
However, such an adhesive sheet requires an extra step for aging, and it is difficult to uniformly control the degree of curing.
However, such an adhesive sheet requires a high temperature and a long time for the thermosetting reaction between the carboxyl group in the polyurethane urea resin and the epoxy resin, so that the urethane urea resin and the epoxy resin flow out at the time of thermocompression bonding, and the flow amount is large. There was a drawback of becoming larger.
The present invention is an adhesive sheet in which the adhesive is difficult to protrude when bonded, and has excellent adhesion strength to the polyimide film after bonding and can exhibit heat resistance that can withstand solder reflow during mounting.
The number average molecular weight (Mn) of the polyol compound (b) having no carboxyl group is appropriately determined in consideration of the heat resistance, adhesive strength, solubility, etc. of the resulting polyurethane polyurea resin (A). The range of 500-8000 is preferable, More preferably, it is 1000-5000. When Mn is less than 500, the number of urethane bonds in the polyurethane polyurea resin (A) increases too much, the flexibility of the polymer skeleton tends to decrease and the adhesion to the polyimide film tends to decrease, and Mn exceeds 8000. And the molecular weight between urethane bonds tends to increase, and solder reflow resistance and solder bath resistance tend to decrease.
The polyol compound (b) having no carboxyl group may be used alone or in combination of two or more. Furthermore, as long as the performance of the polyurethane polyurea resin (A) is not lost, a part of the polyol compound may be replaced with low molecular diols, for example, various low molecular diols used in the production of the polyol compound.

The conditions for obtaining a urethane prepolymer (d) having an isocyanate group by reacting a diol compound (a) having a carboxyl group, a polyol compound (b) having no carboxyl group and an organic diisocyanate (c) are as follows: Although there is no limitation in particular other than making it excessive, it is preferable that the equivalent ratio of isocyanate group / hydroxyl group is in the range of 1.05 / 1 to 3/1. More preferably, it is 1.2 / 1 to 2/1. The reaction is usually carried out at a temperature between normal temperature and 150 ° C., and is preferably carried out between 60 ° C. and 120 ° C. from the viewpoints of production time and side reaction control.
The polyurethane polyurea resin (A) is obtained by reacting a urethane prepolymer (d) having an isocyanate group with a polyamino compound (e).
The polyamino compound (e) functions as a chain extender, and includes ethylenediamine, propylenediamine, hexamethylenediamine, diethylenetriamine, triethylenetetramine, isophoronediamine, dicyclohexylmethane-4,4′-diamine, norbornanediamine, 2 -(2-Aminoethylamino) ethanol, 2-hydroxyethylethylenediamine, 2-hydroxyethylpropylenediamine, di-2-hydroxyethylethylenediamine, di-2-hydroxypropylethylenediamine and other amines having a hydroxyl group may also be used. it can. Of these, isophoronediamine is preferably used.
In order to adjust the molecular weight of the resulting polyurethane polyurea resin (A) when reacting the urethane prepolymer (d) having an isocyanate group with the polyamino compound (e) to synthesize the polyurethane polyurea resin (A), a reaction terminator is used. Can be used in combination. As the reaction terminator, dialkylamines such as di-n-butylamine, dialkanolamines such as diethanolamine, and alcohols such as ethanol and isopropyl alcohol can be used.
The conditions for reacting the urethane prepolymer (d) having an isocyanate group with the polyamino compound (e) and, if necessary, the reaction terminator are not particularly limited, but are free isocyanates having both ends of the urethane prepolymer. When the group is 1 equivalent, the total equivalent of the amino group in the polyamino compound (e) and the reaction terminator is preferably in the range of 0.5 to 1.3. More preferably, it is in the range of 0.8 to 1.05. When the total equivalent of amino groups is less than 0.5, the molecular weight of the polyurethane urea resin (A) cannot be sufficiently increased, so that the solder reflow resistance is not sufficient. When the amount exceeds 1.3, the polyamino compound (e) and the reaction terminator remain unreacted in large amounts and react directly with the epoxy resin in the adhesive sheet, or exhibit catalytic activity and store the adhesive sheet at room temperature. Reduce sex.
The weight average molecular weight of the polyurethane polyurea resin (A) is preferably in the range of 5,000 to 200,000. When the molecular weight is less than 5000, the solder reflow resistance of the adhesive composition containing this as a binder is inferior, and when it exceeds 200000, the viscosity of the resin solution is high and the handling property is lowered, which is not preferable. .
Further, the acid value of the polyurethane polyurea resin (A) needs to be 3 to 25 mg KOH / g, and preferably 7 to 20 mg KOH / g. In addition, an acid value is an acid value by a carboxyl group, and is with respect to solid content of a polyurethane polyurea resin (A). When the acid value of the polyurethane polyurea resin (A) is smaller than 3 mg / KOH / g, crosslinking with the epoxy resin contained in the adhesive composition becomes insufficient, resulting in a decrease in heat resistance and resistance to solder reflow and resistance. Solder bath does not appear. Also, when the acid value is larger than 25 mgKOH / g, it is excessively crosslinked with the epoxy resin contained in the adhesive composition, and the peel strength to the adherend polyimide film, glass epoxy plate, metal plate, etc. is reduced. To do.

In the adhesive composition of the present invention, the blending ratio of the polyurethane urea resin (A) and the epoxy resin (B) is 3 to 200 parts by weight of the epoxy resin (B) with respect to 100 parts by weight of the polyurethane polyurea resin (A). It is preferably 5 to 100 parts by weight. When the amount of the epoxy resin (B) is less than 5 parts by weight, the solder reflow resistance is hardly exhibited. When the amount of the epoxy resin (B) is more than 200 parts by weight, the adhesion to the polyimide film tends to decrease.
The aziridine curing agent (C) contained in the adhesive composition of the present invention is preferably a compound having two or more aziridinyl groups. By utilizing the high reactivity of the aziridinyl group and the carboxyl group in the polyurethane polyurea resin (A), it is possible to provide a kind of semi-cured adhesive sheet by reacting both without requiring special aging. it can. That is, when the adhesive sheet is obtained, both of them are reacted, and the gel fraction of the adhesive layer (1) is set to 30 to 80% by weight, whereby the protrusion of the adhesive in the adhesion process can be reduced. The gel fraction of the adhesive layer (1) is preferably 45 to 80% by weight, and more preferably 55 to 75% by weight.
When the gel fraction of the adhesive layer (1) is less than 30% by weight, that is, when most of the polyurethane urea resin (A) remains unreacted, almost no reduction in the protrusion of the adhesive in the bonding step can be expected. On the other hand, when the gel fraction of the adhesive layer (1) exceeds 80% by weight, most of the polyurethane urea resin (A) has already reacted / cured with the aziridine-based curing agent (C) before reaching the bonding step. Therefore, it becomes difficult to ensure adhesion with the adherend. The adhesive layer (1) can be referred to as a curable adhesive layer (1) in that it can undergo a curing reaction with the epoxy resin (B) in the bonding step.
In order to obtain a curable adhesive layer (1) having a gel fraction of 30 to 80% by weight, the adhesive composition of the present invention comprises an aziridinyl group with respect to 1 mol of carboxyl groups in the polyurethane polyurea resin (A). Is important to contain the aziridine-based curing agent (C) in the range of 0.05 to 4 mol, preferably in the range of 0.2 to 2 mol, and in the range of 0.4 to 1 mol. When the aziridinyl group of the aziridine-based curing agent (C) is less than 0.05 mol times with respect to 1 mol of the carboxyl group in the polyurethane polyurea resin (A), the protrusion of the adhesive during the bonding process is effectively reduced.
(W3−W1)/(W2−W1)×100 [%] [I]
For the adhesive sheets obtained in the examples and comparative examples, the gel fraction as the adhesive sheet, the adhesive flow amount during bonding, the adhesive strength after bonding, and the solder heat resistance after bonding were evaluated by the following methods. . The results are shown in Table 1.
(1) Gel fraction A 100-mesh wire mesh is cut into a width of 30 mm and a length of 100 mm, and the weight (W1) is measured. Subsequently, a curable adhesive layer (1) having a width of 10 mm and a length of 80 mm, from which the peel-treated polyester film covering both surfaces of the adhesive sheet has been removed, is wrapped with the above-mentioned wire mesh to form a test piece, and the weight (W2) is measured. . The prepared test piece is immersed in MEK and shaken at room temperature for 1 hour, and then the test piece is taken out of the MEK and dried at 150 ° C. for 10 minutes, and then the weight (W3) is measured. Using the following calculation formula [I], the adhesive layer (1) remaining on the wire mesh without being dissolved is calculated as a gel fraction.
(W3-W1) / (W2-W1) × 100 [%] [I]
