次に、金属の散在状態を確認するために、実施例2について、二次イオン質量分析法(SIMS:Secondary Ion Mass Spectrometry)を用いて、p型窒化物半導体層4がp側全面電極6に接している面に占めるPdの面積の割合を測定した。具体的には、二次イオン質量分析装置(商品名「PHI TRIFT III」、アルバックファイ株式会社製)を利用した。ここで、二次イオン質量分析装置では、数〜数十nmオーダーの深さ分解能で深さ方向分析が可能であり、分析領域の大きさは、通常、数十〜数百μmである。この装置では、試料表面から数十nm〜数μm程度の深さに含まれる不純物の分布を調べることができる。実施例2のPdを用いて、窒化物半導体素子上における質量数106のPdイオンの存在する領域を測定した。その測定結果を図6に示す。図6によれば、p型窒化物半導体層4とp側全面電極6との間に、Pdイオン(図6中、白抜きの領域、金属5)が平均して約20%の存在割合で点状に分布していることが確認できた。
