【発明の属する技術分野】
本発明は、薄板状物品の加工方法とその加工方法を用いた接続基板の製造方法と接続基板と多層配線板の製造方法と多層配線板と半導体パッケージ用基板の製造方法と半導体パッケージ用基板と半導体パッケージの製造方法と半導体パッケージに関する。

【従来の技術】
近年、我々を取り巻く社会環境は、情報通信網の進展と共に大きく変化している。その中に、携帯機器の成長があり、小型・高機能化と共にその市場は拡大している。このため、配線板に使用される基材にはより薄いものが求められ、また、半導体パッケージの更なる小型化と、それらを高密度に実装できる多層配線基板が要求され、高密度配線が可能な層間接続、すなわち高密度多層化技術が重要となっている。

このような薄い基材を用いた配線板は、曲がりやすく、折れやすいので、通常は、剛性の高い板の縁にテープなどで連結し、各種のレジストのラミネーターやレジストの印刷機あるいはフォト法での現像機、回路を形成するためのエッチング機などに流して加工している。
ところが、このような薄い基材の加工には、上記の他に、銅箔の表面の研磨や、樹脂層を形成した後に内層導体の一部を露出するための研磨を行うことがあり、上記と同様に、剛性の高い板の縁にテープなどで連結して研磨機を通している。このような研磨方法には、研磨ロールで加工するロール研磨、微小粉を吹き付けるブラスト研磨が広く一般に知られている。また、剛性の高い板の縁にテープなどで連結しないで、ラップ盤に貼り合わせて行うラップ加工も広く知られている。

また、半導体パッケージなどの配線板における多層化方法としては、ドリル穴明けとめっきプロセスを組み合わせたスルーホール接続があり、広く一般に知られているが、全ての層にわたって穴があくので、配線収容量に限界がある。
そこで、接続部の穴体積を減らすため、絶縁層の形成−穴あけ−回路形成を繰り返すビルドアップ技術が主流となりつつある。このビルドアップ技術は、大別して、レーザ法とフォトリソ法があり、レーザ法は、絶縁層に穴をあけるのにレーザ照射を行うものであり、一方、フォトリソ法は、絶縁層に感光性の硬化剤(光開始剤)を用い、フォトマスクを重ねて、露光・現像して穴を形成する。

また、更なる低コスト化・高密度化を目的とするいくつかの層間接続方法が提案されている。その中に、穴明けと導電層めっき工程を省略できる工法が注目されている。この方法は、まず、基板の配線上に導電性ペーストの印刷でバンプを形成した後、Bステージ状態にある層間接続絶縁材と金属層を配置して、プレスによりバンプを成形樹脂内に貫挿させ、金属層と導通接続させるものである。このバンプを貫挿する方法は、学会や新聞でも発表されており、プリント板業界で広く認知されている。
また、シリコンゴムなどのエラストマの中にめっきしたワイヤを厚さ方向に埋め込んだものが開発され、2層の導体を接続する簡易ツールとして利用されている。

【発明が解決しようとする課題】
ところが、近年では、薄い基材がより薄くなり、研磨工程では、ロール研磨では、剛性の高い板の縁にテープなどで連結しても、薄い基板が搬送中にたわみ、搬送ロールや研磨用ロールの通過ができず、また、ブラスト研磨では、粉を吹き付けた衝撃で基板がたわみ、平滑な研磨が困難であるという課題があった。
また、剛性の高い板の縁にテープなどで連結しないラップ加工では、ラップ盤と呼ばれる治具への取付けに、溶融接着材を使用するため、対象基板の取付け面が汚染されたり、表面が下地溶融接着材の膜厚ばらつきに追従するため、表面がうねり、研磨時に仕上りばらつきが発生するという課題があり、さらには、基板サイズを大きくすると、やはり表面のうねりにより研磨液が浸入しないため、中中心部が研磨できないという課題があった。

また、多層化上では、従来の技術のうちレーザ法では、絶縁材料の選択範囲が広く、隣接する層間の穴あけだけでなく、さらに隣接する層までの穴あけも行えるが、レーザ照射して蒸散した樹脂かすを除去するためにデスミア処理を必要とし、穴数に比例した加工費増大を伴うという課題がある。
一方、フォト法では、従来の配線板製造設備を利用でき、穴加工も一度に行うことができ低コスト化に有利ではあるが、層間絶縁材料の解像度と、耐熱性及び回路と絶縁層間の接着強度の両立が困難であるという課題がある。
さらにまた、バンプの形成は、導電ペーストの印刷や、めっき方法であり、バンプ形成の精度が、印刷技術の限度であり、あるいはめっきによるバンプの高さのばらつきを抑制するのが困難であるという課題がある。また、導電ペーストによるバンプは機械強度が小さく、プレス圧力によって破壊される恐れがあり、穴明け工程を必要とする場合があり効率が低くなる恐れがある。
シリコンゴムなどのエラストマの中にめっきしたワイヤを厚さ方向に埋め込んだものは、簡便ではあるが、接続した箇所にだけワイヤを埋め込むことが困難であり、格子状に埋め込むと、接触させたくない箇所では、ワイヤがじゃまになるという課題がある。

本発明は、研磨が均一に行え、かつ効率的な薄板状物品の加工方法と、その方法を用いて、精度に優れ、強度に優れ、接続信頼性に優れ、かつ必要な箇所のみの接続の行える接続基板とその接続基板を用いた多層配線板と半導体パッケージ用基板と半導体パッケージ並びに効率よくこれらを製造する方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、以下のことを特徴とする。
(1)剛性の高い支持基板または薄板状物品の表面のいずれかに、粘着性を有する樹脂層を形成し、その樹脂層を介して、剛性の高い支持基板と薄板状物品を貼り合わせて加工を行う薄板状物品の加工方法であって、前記薄板状物品が、接続用導体が埋めこまれた絶縁樹脂層であり、粘着性を有する樹脂層に、感光性ドライフィルム状の樹脂層を用い、剛性の高い支持基板と薄板状物品を貼り合わせる前に、貼り合わせ領域の周囲部分から内側領域の範囲を露光して樹脂層の粘着力を変化させ、剛剛性の高い支持基板と薄板状物品を貼り合わせて、加工した後、粘着力が変化していない周囲部分領域を切り落とす、薄板状物品の加工方法。
(2)加工が、研磨である(1)に記載の薄板状物品の加工方法。
(3)研磨を、ロール状研磨機で行う(2)に記載の薄板状物品の加工方法。
(4)貼り合わせを、加熱しながら行う(1)〜(3)のうちいずれかに記載の薄板状物品の加工方法。
(5)支持基板が、半硬化及び/又は硬化した熱硬化性樹脂、光硬化性樹脂、熱可塑性樹脂のいずれかである、(1)〜(4)のうちいずれかに記載の薄板状物品の加工方法。
(6)粘着力が変化していない周囲部分領域を切り落とした後、剛性の高い支持基板と薄板状物品を機械的に剥離する(1)〜(5)のうちいずれかに記載の薄板状物品の加工方法。
(7)研磨により、接続用導体が、絶縁樹脂層から露出する、(2)〜(6)のうちいずれかに記載の薄板状物品の加工方法。
(8)少なくとも、接続導体となる第1の金属層と、その第1の金属層と除去条件の異なる第2の金属層からなる複合金属層の、第1の金属層を選択的に除去し、2層以上の導体回路の接続する箇所にのみ接続用導体を形成し、その接続用導体を埋めるように絶縁樹脂層を形成した薄板状物品と、剛性の高い支持基板のいずれかの表面に、粘着性を有する樹脂層を形成し、その樹脂表面の所定領域の粘着力を露光により変化させた後、薄板状物品と剛性の高い支持基板を貼り合わせ、接続用導体が露出するように絶縁樹脂層を研磨する工程を有する接続基板の製造方法であって、粘着性を有する樹脂層が、感光性ドライフィルム状の樹脂層であり、前記所定領域が、貼り合わせ領域の周囲部分から内側領域であり、絶縁樹脂層を研磨した後、粘着力が変化していない周囲部分領域を切り落とす、接続基板の製造方法。
(9)接続用導体が露出するように絶縁樹脂層を研磨した後に、第2の金属層を選択的に除去し、導体回路を形成する工程を有する(8)に記載の接続基板の製造方法。
(10)接続用導体が露出するように絶縁樹脂層を研磨した後に、第2の金属層を全て除去する工程を有する(8)に記載の接続基板の製造方法。
(11)複合金属層が、第1の金属層と第2の金属層とさらに第3の金属層からなるものであり、第2の金属層と第3の金属層の除去条件が異なるものを用いる(8)に記載の接続基板の製造方法。
(12)接続用導体が露出するように絶縁樹脂層を研磨した後に、第3の金属層を選択的に除去し、導体回路を形成する工程を有する(11)に記載の接続基板の製造方法。
(13)接続用導体が露出するように絶縁樹脂層を研磨した後に、第3の金属層を全て除去する工程を有する(11)に記載の接続基板の製造方法。

(18)接続用導体が露出するように絶縁樹脂層を研磨した後に、露出した接続用導体の表面に、接着絶縁層と金属箔を重ね、加熱・加圧にして積層一体化する工程を有する(17)に記載の多層配線板の製造方法。

【発明の実施の形態】
本発明に用いる支持基板には、半硬化及び/又は硬化した熱硬化性樹脂、光硬化性樹脂、熱可塑性樹脂などを用いることができる。
熱硬化性樹脂としては、エポキシ樹脂、ビスマレイミドトリアジン樹脂、ポリイミド樹脂、シアノアクリレート樹脂、フェノール樹脂、不飽和ポリエステル樹脂、メラミン樹脂、尿素樹脂、ポリイソシアネート樹脂、フラン樹脂、レゾルシノール樹脂、キシレン樹脂、ベンゾグアナミン樹脂、ジアリルフタレート樹脂、シロキサン変性エポキシ樹脂、シロキサン変性ポリアミドイミド樹脂、ベンゾシクロブテン樹脂、などのうちから選択された1種以上と、必要な場合に、その硬化剤、硬化促進剤などを混合したものを加熱し半硬化状にしたもの、あるいは、硬化したものが使用できる。これらの樹脂を、ポリエチレンテレフタレートフィルムのようなプラスチックフィルムや銅箔あるいはアルミニウム箔のような金属箔をキャリアとし、その表面に塗布し、加熱乾燥してドライフィルム状にした接着剤シートとして、必要な大きさに切断し、これらを重ねてラミネートやプレスして形成することもできる。
光硬化性樹脂としては、不飽和ポリエステル樹脂、ポリエステルアクリレート樹脂、ウレタンアクリレート樹脂、シリコーンアクリレート樹脂、エポキシアクリレート樹脂、などのうちから選択された1種以上と、必要な場合に、その光開始剤、硬化剤、硬化促進剤などを混合したものを露光あるいは加熱し半硬化状にしたもの、あるいは硬化したものが使用できる。これらの樹脂を、ポリエチレンテレフタレートフィルムのようなプラスチックフィルムや銅箔あるいはアルミニウム箔のような金属箔をキャリアとし、その表面に塗布し、露光、加熱乾燥してドライフィルム状にした接着剤シートとして、必要な大きさに切断し、これらを重ねてラミネートやプレスして形成することもできる。
熱可塑性樹脂としては、ポリカーボネート樹脂、ポリスルフォン樹脂、ポリエーテルイミド樹脂、熱可塑性ポリイミド樹脂、四フッ化ポリエチレン樹脂、六フッ化ポリプロピレン樹脂、ポリエーテルケトン樹脂、塩化ビニル樹脂、ポリエチレン樹脂、ポリアミドイミド樹脂、ポリフェニレンスルフィド樹脂、ポリオキシベンゾエート樹脂、などのうちから選択された1種以上と、必要な場合に、その硬化剤、硬化促進剤などを混合したものを加熱し半硬化状にしたもの、あるいは硬化したものが使用できる。これらの樹脂をポリエチレンテレフタレートフィルムのようなプラスチックフィルムや銅箔あるいはアルミニウム箔のような金属箔をキャリアとし、その表面に塗布し、加熱乾燥してドライフィルム状にした接着剤シートとして、必要な大きさに切断し、これらを重ねてラミネートやプレスして形成することもできる。
これらの支持基板は、または異種の樹脂の混合体であっても良く、さらに、シリカや金属酸化物などの無機フィラーを含むものでもよく、ニッケル、金、銀などの導電粒子、あるいはこれらの金属をめっきした樹脂粒子であってもよい。さらには、セラミック、単一金属、ステンレススティールなどの合金で形成された基板であってもよい。

粘着性を有する樹脂層には、配線板製造工程で使用するドライフィルム状の各種レジスト用フィルムを用いることができ、特に、感光性レジストフィルムが好ましい。
このような感光性レジストフィルムを用いれば、通常の配線板の工程に用いる加熱ロールを持ったラミネータで貼り合わせることが容易となり、また、このような感光性レジストフィルムがアルカリ性水溶液に溶解・分解するものが多く、支持基板と薄板状物品とを分離するのが容易である。
ここで、アルカリ性水溶液に接触させるというのは、浸漬して粘着性を有する樹脂に浸透させたり、スプレー噴霧して、浸漬して粘着性を有する樹脂に浸透させることを指し、条件は、それぞれのフィルムを用いて予め分離条件を求めることによって定めることができる。

本発明に用いる絶縁樹脂層には、半硬化及び/又は硬化した熱硬化性樹脂、光硬化性樹脂、熱可塑性樹脂などを用いることができる。

光硬化性樹脂としては、不飽和ポリエステル樹脂、ポリエステルアクリレート樹脂、ウレタンアクリレート樹脂、シリコーンアクリレート樹脂、エポキシアクリレート樹脂、などのうちから選択された1種以上と、必要な場合に、その光開始剤、硬化剤、硬化促進剤などを混合したものを露光あるいは加熱し半硬化状にしたもの、あるいは硬化したものが使用できる。これらの樹脂を、直接、接続用導体を形成した基板面に塗布することもできるが、ポリエチレンテレフタレートフィルムのようなプラスチックフィルムや銅箔あるいはアルミニウム箔のような金属箔をキャリアとし、その表面に塗布し、露光、加熱乾燥してドライフィルム状にした接着剤シートとして、必要な大きさに切断し、接続用導体を形成した基板にラミネートやプレスして用いることもできる。
熱可塑性樹脂としては、ポリカーボネート樹脂、ポリスルフォン樹脂、ポリエーテルイミド樹脂、熱可塑性ポリイミド樹脂、四フッ化ポリエチレン樹脂、六フッ化ポリプロピレン樹脂、ポリエーテルケトン樹脂、塩化ビニル樹脂、ポリエチレン樹脂、ポリアミドイミド樹脂、ポリフェニレンスルフィド樹脂、ポリオキシベンゾエート樹脂、などのうちから選択された1種以上と、必要な場合に、その硬化剤、硬化促進剤などを混合したものを加熱し半硬化状にしたもの、あるいは硬化したものが使用できる。これらの樹脂を、直接、接続用導体を形成した基板面に塗布することもできるが、ポリエチレンテレフタレートフィルムのようなプラスチックフィルムや銅箔あるいはアルミニウム箔のような金属箔をキャリアとし、その表面に塗布し、加熱乾燥してドライフィルム状にした接着剤シートとして、必要な大きさに切断し、接続用導体を形成した基板にラミネートやプレスして用いることもできる。
これらの接着性樹脂層は、または異種の樹脂の混合体であってもよく、さらに、シリカや金属酸化物などの無機フィラーを含むものでもよく、ニッケル、金、銀などの導電粒子、あるいはこれらの金属をめっきした樹脂粒子であってもよい。

接続用導体には、配線導体として用いるものでよく、銅箔などの金属箔の不要な個所をエッチング除去して形成することもでき、除去条件の異なる金属箔の上に回路の形状にのみ無電解めっきで形成することもできる。この接続用導体の厚さは、5〜100μmの範囲であることが好ましい。厚さが5μm未満であると、接続しようとする導体回路の距離が小さくなり、絶縁性が低下することがあり、厚さが100μmを越えると、金属箔の不要な箇所をエッチング除去するときの加工精度が低下し、好ましくない。より好ましくは、20〜80μmの範囲である。
さらには、その接続用導体上に、バンプと呼ばれる突起状の導体を形成してもよい。このバンプを形成するには、比較的厚い導体の突起部分以外の個所を厚さ方向にハーフエッチして突起の部分を形成し、さらに薄くなった導体の回路部分を残して他の部分をエッチング除去することによって形成できる。
また、別の方法では、回路を形成した後に、接続端子の個所だけめっきによって厚くする方法でも形成できる。

この接続用導体が、2層以上の導体回路の接続する箇所にのみ絶縁樹脂層を厚さ方向に貫くように形成されていることが重要であり、このことによって、従来の技術のうち、エラストマにワイヤを埋め込んだ接続ツールでは、一定間隔でワイヤが埋め込まれているので、接続を行う2層の回路導体の位置が少しでもずれると、接続ができなかったり、あるいは予定していない箇所が接続される恐れがあり、回路導体の精度が高く、微細な回路の接続を行うことが困難であるのに対して、接続を予定されていない箇所に導体を形成しない本発明の方法が、精度に優れた回路間の接続に適している。

接続基板11は、例えば、図1(a)に示すように、2層以上の導体回路101、102を接続する基板であって、絶縁樹脂層12と接続用導体13からなり、その接続用導体13が、2層以上の導体回路の接続する箇所にのみ絶縁樹脂層12を厚さ方向に貫くように形成され、絶縁樹脂層12の少なくとも一方の面から露出している構造である。
また、図1(b)に示すように、絶縁樹脂層12の一方の面に導体回路101を有するものでもよく、その導体回路101が、図1(c)に示すように、金属層111であってもよい。また、図1(d)に示すように、絶縁樹脂層12の両面に接続用導体13が露出しているものでもよい。
この接続用導体13の露出した部分が、接触抵抗の小さい金属112で覆われていることが好ましく、このような金属としては、金、白金、プラチナ、ニッケルなどとこれらの金属を1種以上含む合金があり、2層以上の導体回路を接続するにあたって、接続抵抗が小さく、接続信頼性が高い。

また、絶縁樹脂層12には、上記の樹脂のうち、シリコーン変性ポリアミドイミドを用いることが好ましい。
このようなシリコーン変性ポリアミドイミドは、シロキサン結合、イミド結合及びアミド結合を有する重合体であり、
(1)シロキサン結合を有するジイミドジカルボン酸を含むジイミドジカルボン酸(1−1)とジイソシアネート化合物(1−2)を反応させる方法、
(2)シロキサン結合を有するジアミンを含むジアミン化合物(2−2)とトリカルボン酸クロライド(2−3)を反応させる方法、
(3)シロキサン結合を有するジイソシアネートを含むジイソシアネート化合物(3−1)とトリカルボン酸無水物(3−2)を反応させる方法、
などにより製造することができる。
上記(1)の方法により得られるシリコーン変性ポリアミドイミドについて説明する。
(1−1)のシロキサン結合を有するジイミドジカルボン酸を含むジイミドジカルボン酸には、次の化合物がある。

〔製造法〕
シロキサン結合を有するジイミドジカルボン酸及びそれ以外のジイミドジカルボン酸は、それぞれ、シロキサン結合を有するジアミン化合物及びこれ以外のジアミンと無水トリメリット酸を反応させて得ることができる。
シロキサン結合を有するジイミドジカルボン酸及びそれ以外のジイミドジカルボン酸は、混合物として使用することが好ましい。
シロキサン結合を有するジアミン化合物及びこれ以外のジアミンの混合物と無水トリメリット酸を反応させて得られるジイミドジカルボン酸混合物を使用することが特に好ましい。
シロキサン結合を有するジアミン化合物以外のジアミンとしては、芳香族ジアミンが好ましく、特に、芳香族環を3個以上有するジアミンが好ましい。シロキサン結合を有するジアミン化合物以外のジアミンのうち芳香族ジアミンが50〜100モル%になるように使用することが好ましい。
また、(A)シロキサン結合を有するジアミン化合物以外のジアミン及び(B)シロキサンジアミンは(A)/(B)が99.9/0.1〜0.1/99.9(モル比)となるように使用することが好ましい。さらに(A)シロキサン結合を有するジアミン化合物以外のジアミン及び(B)シロキサンジアミンと無水トリメリット酸は、(A)+(B)の合計1モルに対して無水トリメリット酸2.05〜2.20の割合で反応させることが好ましい。
ジイソシアネート化合物としては、芳香族ジイソシアネート化合物が好ましく、ジイソシアネート化合物のうち芳香族ジイソシアネート化合物を50〜100モル%使用することが好ましい。
ジイミドジカルボン酸全体とジイソシアネート化合物とは、前者1モルに対して後者1.05〜1.50モルになるように反応させることが好ましい。
ジアミン化合物と無水トリメリット酸とは、非プロトン性極性溶媒の存在下に、50〜90℃で反応させ、さらに水と共沸可能な芳香族炭化水素を非プロトン性極性溶媒の0.1〜0.5重量比で投入し、120〜180℃で反応を行い、イミドジカルボン酸とシロキサンジイミドジカルボン酸を含む混合物を製造し、これとジイソシアネート化合物との反応を行うことが好ましい。ジイミドジカルボン酸を製造した後、その溶液から芳香族炭化水素を除去することが好ましい。
イミドジカルボン酸とジイソシアネート化合物との反応温度は、低いと反応時間が長くなることや、高すぎるとイソシアネート同士で反応するのでこれらを防止するため、100〜200℃で反応させることが好ましい。

脂肪族ジアミンとしては、ヘキサメチレンジアミン、オクタメチレンジアミン、デカメチレンジアミン、オクタデカメチレンジアミン、末端アミノ化プロピレングリコール等がある。また、脂環式ジアミンとしては、1,4−ジアミノシクロヘキサン等がある。
シロキサンジアミンとしては、一般式(4式)で表されるものが用いられる。

芳香族ジイソシアネートとして具体的には、4,4’−ジフェニルメタンジイソシアネート(以下MDIと略す)、2,4−トリレンジイソシアネート、2,6−トリレンジイソシアネート、ナフタレン−1,5−ジイソシアネート、2,4−トリレンダイマー等が例示できる。特にMDIは、分子構造においてイソシアネート基が離れており、ポリアミドイミドの分子中におけるアミド基やイミド基の濃度が相対的に低くなり、溶解性が向上するため好ましい。
脂肪族又は脂環式ジイソシアネートとしては、ヘキサメチレンジイソシアネート、イソホロンジイソシアネート、メチレンビス(シクロヘキシルジイソシアネート)等がある。
非プロトン性極性溶媒として、ジメチルアセトアミド、ジメチルホルムアミド、ジメチルスルホキシド、N−メチル−2−ピロリドン、4−ブチロラクトン、スルホラン、シクロヘキサノン等が例示できる。イミド化反応には、高温を要するため沸点の高い、N−メチル−2−メチルピロリドン(以下NMPと略す)が、特に好ましい。これらの混合溶媒中に含まれる水分量は、TMAが水和して生成するトリメリット酸により、充分に反応が進行せず、ポリマの分子量低下の原因になるため0.2重量%以下で管理されていることが好ましい。また、本発明で使用する非プロトン性極性溶媒は、特に制限されないが、芳香族環を3個以上有するジアミンとシロキサンジアミン及び無水トリメリット酸を合わせた重量の割合が、多いと無水トリメリット酸の溶解性が低下し充分な反応が行えなくなることや、低いと工業的製造法として不利であることから、10重量%〜70重量%の範囲になることが好ましい。
水と共沸可能な芳香族炭化水素として、ベンゼン、キシレン、エチルベンゼン、トルエン等の芳香族炭化水素が例示でき、特に沸点が比較的低く、作業環境上有害性の少ないトルエンが好ましく、使用量は、非プロトン性極性溶媒の0.1〜0.5重量比(10〜50重量%)の範囲が好ましい。
次に、前記(2)の方法により得られるシリコーン変性ポリアミドイミドについて説明する。
(2−2)シロキサン結合を有するジアミンを含むジアミン化合物として、前記した(5式)で示される化合物がある。
その他のジアミンは、前記したものが使用できる。
(2−3)トリカルボン酸クロライドとして、トリメリット酸クロライド等がある。
製造法は、良く知られた酸クロライド法により製造することができる。
次に、前記(3)の方法により得られるシリコーン変性ポリアミドイミドについて説明する。
(3−1)シロキサン結合を有するジイソシアネートを含むジイソシアネート化合物として、前記(4式)で示されるシロキサンジアミンに対応するジイソシアネート化合物がある。その他のジイソシアネート化合物は、前記したものを使用することができる。
(3−2)トリカルボン酸無水物として、無水トリメリット酸等がある。
製造法は、従来から良く知られたジアミン化合物とジイソシアネート化合物の反応により製造することができる。

このような接続基板を作製するには、例えば、図2(a)に示すように、少なくとも、接続導体となる第1の金属層21と、その第1の金属層21と除去条件の異なる第2の金属層22からなる複合金属層23の、第1の金属層21を選択的に除去し、図2(b)に示すように、2層以上の導体回路101を接続する箇所にのみ接続用導体13を形成し、図2(c)に示すように、その接続用導体13を埋めるように絶縁樹脂層12を形成し、図2(d)に示すように、接続用導体13が露出するように絶縁樹脂層12を研磨する。第1の金属層21の厚さは、接続用導体13を形成するので、それよりも厚くしなければならず、その程度は、次の工程の絶縁樹脂層12の研磨工程で第1の金属層21が研磨除去される量に応じて決めなければならない。したがって、第1の金属層21の厚さは、5〜100μmの範囲であることが好ましい。厚さが5μm未満であると、接続しようとする導体回路の距離が小さくなり、絶縁性が低下することがあり、厚さが100μmを超えると、金属箔の不要な箇所をエッチング除去するときの加工精度が低下し、好ましくない。より好ましくは、20〜80μmの範囲である。
第2の金属層22の厚さは、5〜100μmの範囲であることが好ましく、厚さが5μm未満であると機械的強度が低下し、第1の金属層21を選択的にエッチング除去したときに折れたり曲がりやすくなり、100μmを超えても特に問題はないが、その後に第2の金属層22を全面に除去するときに、時間がかかり経済的ではない。より好ましくは20〜80μmの範囲である。

さらには、図1(a)に示す接続基板11を作製するには、接続用導体13が露出するように絶縁樹脂層12を研磨した後に、第2の金属層22を全て除去すればよく、図1(b)に示すような接続基板を作製するには、その第2の金属層22を選択的に除去し、導体回路101を形成することができる。

複合金属層が、第1の金属層21と第2の金属層22とさらに第3の金属層23からなるものであり、第2の金属層22と第3の金属層23の除去条件が異なるものを用いることもできる。このようにする理由としては、第1の金属層21と第2の金属層22のみで複合金属層を構成するのが経済的でないからである。というのも、第1の金属層21には、経済的な理由から、銅を用いるのが好ましく、その銅とエッチング除去条件の異なる第2の金属層22としては、ニッケルやその合金を用いるのが好ましいが、ニッケルやその合金は銅に比べて高価であり、銅である第1の金属層21を選択的にエッチング除去して接続導体13を形成したときに、その支えとなる第2の金属層22は、機械的強度が高くなければならず、従って厚い第2の金属層22を必要とするが、高価な金属を大量に使用しなければならず、経済的でない。そこで、エッチング除去条件の異なる第2の金属層22を薄くして、機械的強度を高めるために第3の金属層23を用いるものである。
このような複合金属層は、第2の金属層22は薄い方がよく、0.05〜5μmの範囲であることが好ましい。0.05μm未満であると、ニッケルやその合金の層を形成するめっき膜に析出欠陥があると薄いために十分にめっき膜で覆われないので、いわゆるピット(めっき欠け)が発生し、第1の金属層21をエッチング除去するときに、第3の金属層23も浸食されたり、そのエッチング液が残り、接続の信頼性が低下する恐れがある。5μmを超えても工程上では支障がないが、材料の費用が高くなり、経済的でない。
第3の金属層23の厚さは、5〜100μmの範囲であることが好ましく、厚さが5μm未満であると機械的強度が低下し、第1の金属層21を選択的にエッチング除去したときに折れたり曲がりやすくなり、100μmを超えても特に問題はないが、その後に第3の金属層23を全面に除去するときに、時間がかかり経済的ではない。より好ましくは20〜80μmの範囲である。

この3層の複合金属層を用いた場合、接着用導体13が露出するように絶縁樹脂層12を研磨した後に、第3の金属層23を選択的に除去し、導体回路102を形成することができる。

絶縁樹脂層12から接続用導体13が露出した構造とするには、単に、絶縁樹脂層12を研磨するだけでもよく、研磨のときの樹脂層の研磨量と金属の研磨量の違いで樹脂層が余計に研磨されることが多いので、簡便である。さらには、接続用導体13が露出するように絶縁樹脂層12を研磨した後に、露出した接続用導体13の表面に導体を追加形成することもでき、露出部が大きくなるので、その上に導体回路101や102を重ねたときに、接続用導体13が導体回路101、102に埋まり、接続が強固に行われるので好ましい。
また、接続用導体13が露出するように絶縁樹脂層12を研磨した後に、露出した接続用導体13の表面に、接触抵抗の小さい金属皮膜112を形成すれば、接続抵抗を小さくでき、より好ましい。

本発明は、図3に示すように、上記に記載の接続基板11と、少なくともその一方の面に形成された接着絶縁層30と、その接着絶縁層3Oの表面に設けられた外層導体31からなり、その外層導体31が接続用導体13に接続された多層配線板を提供する。この接着絶縁層30は、接続基板11の接続用導体13の露出した高さより薄くすることが好ましい。このときの接着絶縁層30には、前述の接続基板の絶縁基板と同じ樹脂を用いることもできるが、シリコーン変性ポリアミドイミドを用いることもできる。その厚さは、5〜100μmの範囲であることが好ましく、5μm未満では、絶縁樹脂を接着強度ガ低下しない程度に均一な厚さに形成するのが困難となり、100μmを超えると、接続用導体13の露出部の形成が困難になる。より好ましくは、20〜70μmの範囲である。

実施例1
図4(a)に示すように、厚さ1.0mmの銅張り積層板であるMCL−E679(日立化成工業株式会社製、商品名)の銅箔を全てエッチング除去した支持基板40を準備した。基板サイズは後に貼り合わせるバンプ内蔵基板と同じ寸法とし250mm×250mmとした。ただし、板厚0.8mmとした。
次に、図4(b)に示すように、この支持基板40の片面に、厚さ25μmのドライフィルム状のレジストフィルムである401Y25(日本合成化学工業株式会社製、商品名)を用い、ロール温度110℃、ロール速度0.6m/minの条件でラミネートし、この後、支持基板の周囲から幅にして10mm離れた内部領域を、50mJ/cm2 で露光した。この後、レジストフィルムの保護皮膜であるキャリアフィルムを剥離して、粘着性の樹脂層41を露出させた。
次に、図4(c)に示すように、このレジスト層の上に、研磨加工対象となるバンプ内蔵基板44を研磨面を外側にして設置し、ロール温度110℃、ロール速度0.6m/minの条件でラミネートした。
このバンプ内蔵基板44は、以下のようにして作製した。
図5(a)に示すように、第1の金属層51が厚さ65μmの銅であり、第2の金属層52が厚さ0.2μmのニッケルであり、第3の金属層53が厚さ35μmの銅からなる複合金属層5を準備し、図5(b)に示すように、第1の金属層51の表面に、接続用導体13の形状にエッチングレジスト54を形成し、図5(c)に示すように、ニッケルを浸食しないエッチング液であるアルカリエッチングAプロセス液(メルストリップ社製、商品名)をスプレー噴霧して、第1の金属層51を選択的にエッチング除去して、接続用導体13を形成した。
この時のエッチングレジスト54には、レジスト401Y25(日本合成化学工業株式会社製、商品名)を用い、複合金属箔5に、ロール温度110℃、ロール速度は0.6m/minの条件でレジストをラミネートし、積算露光量約80mJ/cm2の露光条件で焼き付け、炭酸ナトリウム溶液で現像し、レジストの密着を確実なものとするために200mJ/cm2 で後露光した。
第1の金属層51を選択的にエッチング除去して接続用導体13を形成した後、水酸化ナトリウム溶液でエッチングレジスト54を剥離・除去した。
次に、図5(d)に示すように、このようにして作製した接続用導体13付き複合金属箔の、接続用導体13の側に、絶縁樹脂層12として、加圧成形後の厚さが45μmとなる、ガラス不織布にエポキシ樹脂を含浸させたプリプレグであるE679−P(日立化成工業株式会社製、商品名)を重ね、さらにその絶縁樹脂層12の表面を平滑にするために、厚さ18μmの銅箔55を、その粗化されていない側の面が絶縁樹脂層12に接するように重ね、185℃の温度と、4MPaの圧力を、40分間加えて、加熱・加圧して積層一体化し、厚さ18μmの銅箔55を手で剥離した。
このように、作製したバンプ内蔵基板44を図4(c)に示すように、支持基板40と粘着性を有する樹脂層41に貼り合わせたものを得た。その後に、図5(e)に示すように、絶縁樹脂層12を、水溶性オリーブオイル及びエチレングリコールを主成分とし、径が3〜6μmのダイアモンド粒子を混合した砥粒液で、研磨して、接続用導体13を露出させた。
この後、図5(f)に示すように、第3の金属層53を、第1の金属層51と同じエッチング液で全面にエッチング除去し、さらに、ニッケルのエッチング液であるメルストリップN950(メルテックス社製、商品名)を用いて、第2の金属層52をエッチング除去し、接続用導体13が露出した接続基板11を作製した。
研磨工程では、素材が金属で表面が鏡面仕上げされた取付け治具の平滑面側に上記の研磨対象物を重ね、ホットプレートの上で接着した。接着条件は、ホットプレートの加熱温度を150℃に設定し、取付け治具面が75℃に保たれた状態で、この上に、パラフィンと蝋材を混合して70℃で溶融するように調合した接着材を塗布し、接着材を溶融させ、この接着材をテフロン性のヘラで引き伸ばし、全体的に、厚さを均一にした。この上に、支持基板40が接するように重ね、金属ローラでしごいた後、ホットプレートから取付け治具をおろして、室温中で自然冷却した。
素材が金属で表面が鏡面仕上げされたラップ用治具の平滑な上面の上に、水溶性オリーブオイルとエチレングリコールを主成分とし、平均粒径6μmのダイヤモンド粒子が混合された砥粒液を滴下して、ラップ用治具を回転させ、砥粒液を回転中心部から滴下し続け、表面が均一に濡れていることを確認した。この上に、支持基板40が取付けられた取付け治具を、絶縁樹脂層12がラップ用治具に接するように設置し、30分研磨した後に、取付け治具を再び、ホットプレートの上において、150℃に加熱し、接着材を溶融させ、支持基板40を分離し、支持基板40の表面に付着している接着材を洗浄・除去した。さらに、支持基板40とバンプ内蔵基板44とを粘着性を有する樹脂層41で貼り合わせたものを支持基板の周囲から10mmを切り落とした。この後、支持基板40に形成された粘着性を有する樹脂層41の界面から、バンプ内蔵基板44とを容易に引き剥がし分離することができた。
この実施例では、バンプ内蔵基板44を極めて平滑に仮固定でき、ラップ加工による研磨加工は、30分で、接続用導体13を100%露出させることができた。また、バンプ内蔵基板44の第3の金属層53は、汚染もなく、後工程で支障はなかった。

実施例2
図6(a)に示すように、厚さ1.0mmの銅張り積層板であるMCL−E679(日立化成工業株式会社製、商品名)の銅箔を全てエッチング除去して支持基板40として準備した。基板サイズは後に貼り合わせるバンプ内蔵基板と同じ寸法とし250mm×250mmとした。ただし、板厚0.8mmとした。
この支持基板40の両面に、厚さ25μmのドライフィルム状のレジストフィルムである401Y25(日本合成化学工業株式会社製、商品名)を用い、ロール温度110℃、ロール速度0.6m/minの条件でラミネートし、この後、支持基板の周囲から幅にして10mm離れた内部領域を、50mJ/cm2 で露光した。この後、レジストフィルムの保護皮膜であるキャリアフィルムを剥離して、粘着性の樹脂層41を露出させた。
次に、図6(b)に示すように、このレジスト層の上に、研磨加工対象としたバンプ内蔵基板44を、研磨面を外側にして設置し、ロール温度110℃、ロール速度0.6m/minの条件でラミネートした。
次に、図6(c)に示すように、支持基板40の両面に粘着性を有する樹脂層41を介して、両面に貼り合わせた2枚のバンプ内蔵基板44を、2つの回転する研磨ロールの間を通し、荷重300N/m、回転速度60rpmの条件で、研磨した。さらに、この支持基板40の両面にバンプ内蔵基板44が粘着性を有する樹脂層41で貼り合わされたものを、周囲から10mmを切り落とした。この後、支持基板40に形成された粘着性を有する樹脂層41の界面から、バンプ内蔵基板44とを容易に引き剥がし分離することができた。
この実施例では、10分で、接続用導体13を100%露出させることができた。バンプ内蔵基板の銅金属層は、汚染もなく、後工程で支障はなかった。両面加工であること、溶融接着材を使用しないことから、実施例1に比べても、飛躍的に生産性を向上させることができた。

比較例1
図7(a)に示すように、実施例1で作製したバンプ内蔵基板44を準備した。このバンプ内蔵基板44を、図7(b)に示すように、実施例1で用いたラップ加工を行うために、素材が金属で表面が鏡面仕上げされた取付け治具71の平滑面側に重ね、ホットプレートの上で接着した。接着条件は、ホットプレートの加熱温度を150℃に設定し、取付け治具面が75℃に保たれた状態で、この上に、パラフィンと蝋材を混合して70℃で溶解するように調合した接着材72を塗布し、接着材72を溶融させ、この接着材72をテフロン性のヘラで引き伸ばし、全体的に、厚さを均一にした。この上に、バンプ内蔵基板44が接するように重ね、金属ローラでしごいだ後、ホットプレートから取付け治具71をおろして、室温中で自然冷却した。この後、実施例1と同じ条件で、図7(c)に示すように、ラップ用治具73、砥粒液74を用いて、ラップ加工による研磨を行った。
この比較例では、バンプ内蔵基板44を接着する際、下地の溶融した接着材72の膜厚ばらつきに追従してしまい、その表面がうねり、平滑な面でないため、場所により研磨できず、接続用導体13を露出させることができない箇所があった。特に、基板サイズを大きくすると、この現像が顕著であった。また、この工程では、第3の金属層53の表面に付着した残留接着材が、後工程で支障のない程度まで洗浄する必要があり、工程の増大を惹起することも分かった。
