本発明は、LEDアレイヘッドやサーマルヘッド等のヘッド基板を製造するのに用いられる配線基板の製造方法に関するものである。

【従来の技術】
従来より、LEDアレイヘッドやサーマルヘッド等のヘッド基板として、基板11の上面に多数の配線導体12を被着・形成した配線基板(図3参照)が用いられている。

かかる従来の配線基板の基板11としてはガラスやアルミナセラミックス等の電気絶縁性材料が、配線導体12としては銀(Ag)やアルミニウム(Al)等の金属材料が用いられており、配線導体12のパターン形成は、厚膜手法を採用する場合、まず上述した金属材料の粉末に適当な有機溶剤、有機バインダー、ガラスフリット等を添加・混合して得た所定の導電ペーストを従来周知のスクリーン印刷等によって基板11の上面に印刷・塗布し、これを高温で焼き付けることにより行われていた。

【発明が解決しようとする課題】
ところで、LEDアレイヘッドやサーマルヘッド等の記録ヘッドにおいては画像をより細かく表現し得るように発光ダイオードや発熱素子等の記録素子をより高密度に配列させることが求められており、このような記録ヘッドを実現するには、記録素子のみならず、配線導体12についても高密度にパターン形成する必要がある。

しかしながら、先に述べた従来の配線基板の製造方法においては、導電ペーストを基板11の上面に印刷した際、導電ペーストの一部が流れて横方向に拡がる傾向があり、そのため、配線導体12を例えば配列ピッチ100μm以下の高い密度でパターン形成しようとすると、隣接するパターン同士が上述した導電ペーストの拡がりによって短絡してしまい、製造歩留りが著しく低下する欠点を有していた。

また上述した従来の製造方法によって得られる配線基板の配線導体12はその下面を導電ペースト中に含有させたガラスフリットの接着力のみによって下地となる基板11に対して被着させたものであることから、基板11に対する密着力がやや不足する傾向がある。それ故、配線導体12の表面に更にメッキ膜を被着させたり、或いは、配線基板が使用時等に高温になったりすると、配線導体12と基板11との間に大きな応力が印加され、配線導体12が前記応力によって基板11より剥離するという欠点を有していた。

本発明は上記欠点に鑑み案出されたもので、その目的は、配線導体を導電ペーストの印刷によって形成する際に隣合うパターン同士の短絡を有効に防止することができ、しかも配線導体を下地に対して強固に被着させておくことができる高生産性、高信頼性の配線基板を得ることが可能な配線基板の製造方法を提供することにある。

【課題を解決するための手段】
本発明の配線基板の製造方法は、基板の上面に塗布したガラスペーストをこのガラスの軟化点よりも低い温度で仮焼成することにより、気孔率が10%〜60%の多孔質のガラスから成る下地層を形成する工程と、前記下地層の上面に有機溶剤及び金属微粒子を含む導電ペーストを所定パターンに印刷するとともに、該印刷した導電ペーストの前記有機溶剤及び前記金属微粒子の一部を下地層内に含浸させる工程と、前記導電ペーストを、下地層を形成するガラスの軟化点と同等もしくはそれ以上の温度で焼結させて、下地層を気孔率が5%以下となるように緻密化するとともに、該下地層のガラスを前記導電ペーストの側に拡散させて、一部が下地層中に埋設された配線導体を形成する工程と、を含むことを特徴とするものである。

また本発明の配線基板の製造方法によれば、下地層上に導電ペーストを印刷した際、導電ペーストの一部が下地層中の気孔内に含浸されることから、これを、下地層を形成するガラスの軟化点と同等もしくはそれ以上の温度で焼結させることにより、下地層を形成するガラスの一部を導電ペースト側に拡散させて該拡散したガラスによって導電ペースト中の金属微粒子同士を強固に接合することができるとともに、配線導体の一部を下地層の内部に埋設せしめ、配線導体を下地層に対してアンカー効果でもって強固に被着させることができる。従って、下地層と配線導体との間に大きな応力が印加されても、配線導体が下地層より容易に剥離してしまうことはなく、配線基板の信頼性を向上させることもできる。

【発明の実施の形態】
以下、本発明を添付図面に基づいて詳細に説明する。
図1は本発明の製造方法によって製作した配線基板の断面図であり、1は基板、2は下地層、3は配線導体である。

前記基板1は、アルミナセラミックス、ムライト、窒化アルミニウム、ガラスセラミックス、石英のセラミック材料やソーダライムガラス、無アルカリガラス等の高軟化点のガラス材料から成り、その上面には下地層2を介して複数個の配線導体3が被着され、これらを支持する支持母材として機能する。

また前記基板1上の下地層2は、その上面に設けられる配線導体3の密着性を高く維持するためのものであり、例えば鉛系ガラスやビスマス系ガラス等の低軟化点のガラス材料により形成され、その気孔率は5%以下となしてある。

尚、この下地層2をビスマス系ほう珪酸ガラスにより形成する場合、その軟化点は約520℃となる。

そして前記下地層2上に配設されている複数個の配線導体3は、銀(Ag)やアルミニウム(Al)或いはこれらの金属の合金を例えば85wt%以上含んだ導電材料から成り、隣接する配線導体間に10μm〜100μmの間隔を空けて高密度に配設されている。

これらの配線導体3は、配線基板の使用時、電源電力や電気信号を供給する給電線や信号線として機能するものであり、配線導体3の直下に位置する下地層2の表面粗さは最大高さ(Rmax)で2μm〜10μmと極めて粗い面になっている。

従って、各配線導体3はアンカー効果により下地層2に対して極めて強固に被着されており、配線基板の使用時等に下地層2と配線導体3との間に大きな応力が印加されても、配線導体3が下地層2より容易に剥離してしまうことはない。

次に上述した配線基板の製造方法について図2を用いて説明する。
(1)まず基板1を準備し、その上面に、図2(a)に示す如く、多孔質ガラスから成る下地層2を被着させる。

前記基板1は、例えばアルミナセラミックスから成る場合、アルミナ、シリカ、マグネシア等のセラミックス原料粉末に適当な有機溶剤、溶媒を添加・混合して泥漿状になすとともに、これを従来周知のドクターブレード法やカレンダーロール法等を採用することによってセラミックグリーンシート(セラミック生シート)を得、しかる後、該グリーンシートを所定形状に打ち抜いた上、高温(約1600℃)で焼成することにより製作される。

また前記多孔質の下地層2は、例えばビスマス系ほう珪酸ガラスの粉末に適当な有機溶剤等を添加・混合して得た所定のガラスペーストを従来周知のスクリーン印刷により基板1の上面全体にわたって10μm〜100μmの厚みに印刷・塗布し、これをビスマス系ほう珪酸ガラスの軟化点(520℃)よりも十分に低い温度、例えば490℃で約10分間ほど仮焼成することによって形成され、この場合、下地層2の気孔率は10%〜60%となる。

(2)次に図2(b)に示す如く、前記下地層2の上面に、所定の導電ペースト3’を所定パターンに印刷するとともに、該印刷した導電ペースト3’中の有機溶剤及び金属微粒子の一部を下地層2内に含浸させる。

前記導電ペースト3’は、銀等から成る多数の金属微粒子に有機溶剤、有機バインダー、ガラスフリット等を添加・混合して、例えば25℃における粘度をせん断速度5s-1で50Pa・s〜500Pa・sに調整することによって得られ、かかる導電ペースト3’を従来周知のスクリーン印刷等によって下地層2の上面に所定パターンに印刷・塗布する。

このとき、下地層2上に印刷された導電ペースト3’中の余分な金属微粒子や有機溶剤は、パターンの横方向に拡がることなく、下地層2中の気孔内に浸透するようになっていることから、隣合うパターン同士の短絡が有効に防止される。

またこの場合、導電ペースト3’中に含まれる金属微粒子の平均粒径を下地層2中に存在する気孔の平均気孔径よりも小さくなしておけば、導電ペースト3’中の金属微粒子が下地層2中に良好に含浸されるようになり、上述した導電ペースト3’の拡がり抑制効果をより確実に得ることができる。従って、導電ペースト3’中に含まれる金属微粒子の平均粒径を下地層2中に存在する気孔の平均気孔径よりも小さくなしておくことが好ましい。

(3)次に図2(c)に示す如く、下地層2上に印刷・塗布した導電ペースト3’を、下地層2を形成するガラスの軟化点と同等(±15度)もしくはそれ以上の温度で焼結する。

前記導電ペースト3’は、下地層2を形成するガラスの軟化点が520℃の場合、例えば530℃の温度で約10分間加熱され、これによって仮焼成状態であった下地層2が本焼成されて緻密化(下地層2の気孔率:5%以下まで低下)されるとともに、導電ペースト3’が焼結されて配線導体3が形成される。

このとき、下地層2を形成するガラスの一部は軟化して導電ペースト3’側に拡散するため、該拡散したガラスの接着力によって導電ペースト3’中に含まれている金属微粒子同士が強固に接合されるとともに、導電ペースト3’の一部を下地層2中の気孔内に浸透させておいたことで、配線導体3の一部が下地層2中に埋設された状態で焼結されることとなり、配線導体3を下地層2に対してアンカー効果でもって強固に被着させることができるようになる。従って、下地層2と配線導体3との間に大きな応力が印加されても、配線導体3が下地層2より容易に剥離してしまうことは殆どなく、配線基板の信頼性を向上させることができる。

このとき、導電ペースト3’の焼成温度を、基板1を形成するガラスやセラミック等の軟化温度よりも低く設定しておけば、この工程で基板1が軟化・変形してしまうことはなく、下地層2や配線導体3を基板1の上面で良好に支持させておくことができる。従って、導電ペースト3’の焼成温度は、基板1を形成するガラスやセラミック等の軟化温度よりも低く設定しておくことが好ましい。

尚、本発明は上述の実施形態に限定されるものではなく、本発明の要旨を逸脱しない範囲において種々の変更、改良等が可能である。
