Description
The present invention relates to an ozone concentrator for concentrating ozone gas generated by an ozonizer.
Here, high-concentration ozone gas (generally, the volume ratio of ozone is 10% or more) is, for example, when there are triggers such as catalytic action of metal fine particles, high temperature, impact force, and organic gas decomposed by ozone. Decomposes and generates heat (O 3 → 1.5O 2 +143 kJ / mol), and other ozone gas is heated and self-decomposed by the heat generated during the decomposition, or liquid ozone is heated and vaporized to self-decompose. There is a risk of causing.
Therefore, in the concentrator, if ozone decomposition occurs in the cooling region that is the liquefaction chamber due to the trigger or the like, this ozone decomposition is chained, the temperature rapidly rises and the volume rapidly expands. As a result, the pressure may rise rapidly, resulting in damage to the device.
The present invention has been made to solve such a problem, and provides an ozone concentrator capable of suppressing the occurrence of ozone decomposition in a cooling region and eliminating the possibility of damage to the device. With the goal.
Therefore, the ozone concentrator according to the present invention heats the liquid ozone separated by the cooling unit, cooling the ozone gas generated by the ozonizer to a temperature below the boiling point of ozone and separating it into liquid ozone and non-condensable gas. And a vaporizing section for obtaining concentrated ozone. The cooling pipe is cooled by a cooling section and filled with a filler, and the cooling pipe is placed horizontally .
First, the case where the filler is not filled in the cooling region will be described. Here, the cooling region is in the cooling pipe. Here, since the thermal conductivity of the gas is about 1/1000 of the thermal conductivity of the metal, the temperature distribution as shown in the schematic diagram of FIG. 8 is obtained. As described above, the temperature in the cooling pipe rises rapidly from the inner wall, and the central part of the cooling pipe cannot be cooled sufficiently. Therefore, in order to sufficiently separate ozone gas, a very long cooling pipe is required. This is not realistic. On the other hand, FIG. 4 shows the temperature distribution when a metallic filler is filled in the cooling pipe. Since the thermal conductivity of the metal shows a value about 1000 times the thermal conductivity of the gas, the cold heat from the inner wall of the cooling pipe is mainly transferred through the filler in contact with the inner wall. Therefore, the thermal conductivity can be increased, and the temperature in the cooling pipe rises gently from the inner wall toward the center. Therefore, the temperature of Ta2 in FIG. 4 can be set to a temperature at which the dissolution of oxygen is small.
As described above, in order to efficiently liquefy ozone gas in the absence of a filler, it is necessary to set the temperature of Tc2 to a temperature at which oxygen dissolves a lot. Is prevented, and ozonolysis in the cooling pipe triggered by bubble burst in liquid ozone is prevented. In addition, since the filler has a heat capacity, even if ozonolysis occurs, the heat is absorbed by the heat capacity of the filler, and chain ozonolysis is suppressed. In this way, the occurrence of ozonolysis in the cooling pipe is suppressed, and the possibility of damage to the apparatus is eliminated.
In addition, the following effects are obtained particularly when the cooling pipe is set horizontally.
FIG. 5 shows how ozone is condensed and liquefied on the surface of the filler. The liquefaction of ozone when the cooling pipe is filled with filler is presumed to be film condensation. The condensate of ozone covers the inner wall of the upper part of the cooling pipe, which is lower than the saturation temperature of ozone, and ozone condenses there. The condensed liquid ozone travels through the filler by gravity and moves to the bottom of the cooling pipe. At this time, since the temperature of the filler in the central portion of the cooling pipe is higher than that of the filler on the inner wall side, oxygen partially dissolved in liquid ozone is vaporized faster than ozone on the upper end side of the cooling pipe. When the liquid ozone flows through the gap between the fillers, a part of the liquid ozone moves to the bottom of the cooling pipe while being vaporized. As a result, oxygen gas increases on the upper side of the cooling pipe, and ozone gas increases on the lower side of the cooling pipe.
As shown in FIG. 6, the vaporization of oxygen in the liquid ozone or the partial vaporization of the liquid ozone is repeated from the liquefaction start point to the liquefaction end point. The side is only pure ozone gas and liquid ozone. When the liquefaction end point is approached, only the oxygen on the upper side of the cooling pipe becomes no condensate, and the bottom side of the cooling pipe becomes only pure ozone gas, and liquefaction of ozone occurs on the filler surface. In this way, liquid ozone containing almost no oxygen can be produced. The temperature distribution at the end of liquefaction is as shown in FIG. Thus, when the cooling pipe is turned sideways, the dissolution of oxygen in the liquid ozone is further prevented.
Here, it is preferable that the cooling pipe is horizontally placed and has a downward slope toward the outlet. When such a configuration is employed, liquid ozone is prevented from being stored in the cooling pipe, and the possibility of damage to the apparatus is further eliminated.
The filler preferably has a surface that is not oxidized by ozone gas. When such a filler is employed, ozonolysis by the surface of the filler does not occur, and the possibility of damage to the apparatus is further eliminated.
Examples of such a filler include those that have been subjected to a non-moving object treatment so that the surface is oxidized with ozone gas and the ozone gas is not decomposed. Such a filler is oxidized immediately after by ozone gas, but a non-moving body film is formed on the surface by continuously flowing ozone gas, and is not oxidized by ozone gas.
Moreover, as such a filler, what is comprised from the material which does not react with ozone gas is mentioned.
The filler is preferably spherical. When such a filler is adopted, a zigzag flow path is formed by a large number of spheres as the filler, the heat transfer surface area is greatly increased and the flow path interval is very small, and the heat of the filler is reduced. The transmission speed is greatly increased. For this reason, it is possible to more efficiently separate oxygen and liquid ozone, and furthermore, heat generated by ozonolysis is quickly absorbed by the heat capacity of the filler, and chain ozonolysis is further suppressed.
Further, specific examples of the filler subjected to the non-moving object treatment so that the surface is oxidized with ozone gas and the ozone gas is not decomposed include, for example, a stainless sphere or a titanium sphere. Since these are metals, they have a high thermal conductivity. Specific examples of the filler made of a material that does not react with ozone gas include glass beads or silica gel.
Moreover, it is preferable to cool in a state where the cooling pipe is decompressed. When such a configuration is adopted, the density of the oxygen gas decreases due to the reduced pressure, and the concentration of oxygen dissolved in the liquid ozone decreases. Thereby, the dissolution of oxygen in liquid ozone is further prevented.
Moreover, it is preferable to provide two or more discharge ports for taking out the non-condensed gas in the cooling pipe . When such a configuration is adopted, the amount of dissolved oxygen in liquid ozone is reduced by extracting non-condensable gas and reducing the oxygen partial pressure.
As described above, according to the ozone concentrating device of the present invention, it is possible to suppress the occurrence of ozone decomposition in the cooling region and to eliminate the possibility of damage to the device.
Hereinafter, a preferred embodiment of an ozone concentrator according to the present invention will be described with reference to the accompanying drawings. FIG. 1 is a schematic configuration diagram illustrating a high-concentration ozone gas generation apparatus including an ozone concentrator according to an embodiment of the present invention, and FIG. 2 illustrates a cooling unit, a liquid seal pipe, and a vaporization unit of the ozone concentrator in FIG. The high-concentration ozone gas generation apparatus of this embodiment generates high-concentration ozone gas (generally, the volume ratio of ozone is about 10% or more) used for forming an oxide film of a semiconductor manufacturing apparatus, for example. Therefore, this high-concentration ozone gas can be generated continuously.

These stainless steel spheres and titanium spheres are subjected to non-moving object treatment so that the surface is oxidized with ozone gas and ozone gas is not decomposed.

On the other hand, as shown in FIG. 1 and FIG. 2, the

As shown in FIG. 1, a high-concentration

According to the high-concentration ozone
Here, the effect | action of the
When the
As shown in FIG. 8, since the center part of the
Moreover, since the
Further, the operation when the

As shown in FIG. 6, since the vaporization of oxygen in the liquid ozone or the partial vaporization of the liquid ozone is repeated from the liquefaction start part to the liquefaction end part (from left to right in the drawing) in the
Then, the valve V1 is closed and the valve V2 is opened, and the vacuum pump P is driven, whereby the inside of the
In this way, the ozone gas introduced into the
The liquid ozone that has flowed into the
The liquid ozone in the
And in this embodiment, the high concentration ozone gas whose volume ratio of ozone is near 100% is produced | generated. This high-concentration ozone gas is flowed to the high-concentration
Thus, in the
Further, since the
In addition, since the
In addition, since the
Further, since the
Further, since the
Moreover, in this embodiment, there exist the following effects. That is, the separation boundary surface 7 between the liquid ozone and the non-condensable gas and the
Further, since the
Further, since the
In addition, since the vaporizing
In addition, since the
In addition, the
In the present embodiment, it goes without saying that ozonolysis by a trigger other than the ozonolysis in the
