Description
The present invention relates to a rotary anode type X-ray generator having a microfocus (micro focus), and more particularly to a technique for preventing an increase in focal spot size due to rotational runout of a target of a rotary anode.
Currently, X-ray inspection equipment is incorporated into industrial product production lines, etc., and inspects the accuracy and accuracy of parts and finished products after processing and assembly. In these X-ray inspections, miniaturization of the X-ray source of the X-ray generator used in the X-ray inspection apparatus contributes to improvement of inspection accuracy. In order to miniaturize the X-ray source, recently, an X-ray generation apparatus in which a fixed anode X-ray tube having a micro focus (micro focus) is inserted is used.

FIG. 9 illustrates an example of a fixed anode X-ray generator used as an X-ray generator of a conventional X-ray inspection apparatus. FIG. 9 shows only the X-ray tube inserted in the fixed anode X-ray generator. In the fixed
A high voltage (about 100 kV) X-ray tube voltage is applied to the
When performing an X-ray examination of the
In recent years, many X-ray inspection apparatuses have been introduced for inspection of semiconductor components, and it has become necessary for X-ray inspection apparatuses to cope with inspection of finer parts. For example, in order to obtain a high-resolution X-ray image when observing or inspecting fine parts such as bonding wires that connect electrodes inside a semiconductor chip or solder balls on a semiconductor substrate, a micro focus of about several μm to 10 μm Is required.
Even at present, a microfocus X-ray generator having such a micro focus has been put into practical use with a fixed anode type, so that a high-resolution X-ray image can be obtained. However, in the fixed anode type microfocus X-ray generator, since the focus is very small, the temperature of the focus increases significantly even if the X-ray tube current is limited to a very small value. It cannot be obtained, and the inspection takes a long time.
Several proposals for improving X-ray generators have been proposed to ensure X-ray dose and shorten inspection time. One of them is
In
Further, in
The present invention solves the above-described problems, and provides an inexpensive X-ray generator and an X-ray inspection apparatus using the X-ray generator that can suppress an increase in the apparent focal size of microfocus. With the goal.
In order to achieve the above object, an X-ray generator of the present invention comprises a cathode that emits thermoelectrons and focuses it into a thin electron beam, a disk-shaped target that collides with the electron beam and generates X-rays, and the target , A rotating shaft that supports the rotor, a rotating anode that rotatably supports the rotating shaft, and a rotating anode that includes an inner ring, a rolling element, an outer ring, and a fixed portion that holds the bearing, the cathode, and the A rotary anode type microfocus X-ray tube (hereinafter abbreviated as X-ray tube), which is composed of an envelope that encloses the rotary anode in a vacuum-tight manner and supports the insulation, and obtains a fine focus by the thin electron beam; In the X-ray generator having at least the stator that rotates the rotating anode of the X-ray tube, the insulating oil that insulates the X-ray tube, and the container that contains the X-ray tube, the stator, and the insulating oil. Wire tube rotating anode After assembling, in order to reduce the rotational deviation of the target, while rotating the rotary anode, in which the electron beam is subjected to machining on a surface (focal plane) of collision (claim 1).
In addition, the X-ray generator of the present invention processes the focal plane while measuring the rotational blur of the focal plane of the target of the rotary anode of the X-ray tube.
In the X-ray generator of the present invention, a stator is disposed on the outer periphery of the rotor of the rotating anode of the X-ray tube, and the rotating anode is rotated by energizing the stator to process the focal plane. Is what you do.
In the X-ray generator of the present invention, the focal plane of the target of the rotary anode of the X-ray tube is processed by a polishing machine.
Further, the X-ray tube generator of the present invention is to process the focal plane of the target of the rotary anode of the X-ray tube while rotating the rotary anode at a practical rotational speed of the X-ray tube or a rotational speed close thereto. Is what you do.
In addition, the X-ray generator of the present invention provides a focal point of the target of the rotating anode so that the length dimension of the effective focal point becomes substantially equal to the diameter of the electron beam during the rotation of the rotating anode of the X-ray tube. The surface is processed.
Further, the X-ray generator of the present invention is such that the angle formed by the focal plane of the target of the rotating anode of the X-ray tube and the traveling direction of the electron beam (hereinafter referred to as the electron beam angle) is 50 degrees or more and less than 60 degrees. In some cases, the focal plane is processed so that the rotational blurring of the focal plane of the target is 10% or less of the diameter of the electron beam.
In the X-ray generator of the present invention, when the electron beam angle of the X-ray tube is 60 degrees or more and less than 70 degrees, the rotational blurring of the focal plane of the target is 40% or less of the diameter of the electron beam. Thus, the focal plane is processed.
In the X-ray generator of the present invention, when the electron beam angle of the X-ray tube is 70 degrees or more and less than 80 degrees, the rotational blurring of the focal plane of the target is 60% or less of the diameter of the electron beam. Thus, the focal plane is processed.
The X-ray generator of the present invention includes a high voltage power source for supplying a high voltage to the X-ray tube, an electron beam control power source for controlling an electron beam of the X-ray tube, and a bias for the stator. A stator power supply is included in the container.
The X-ray inspection apparatus of the present invention includes an X-ray generator that irradiates a subject with X-rays, a pedestal on which the subject can be moved and moved in the horizontal and vertical directions, and the subject in between. An X-ray detector arranged to face the X-ray generator and detecting X-rays transmitted through the subject, and the X-ray generator, the pedestal, and the X-ray detector are accommodated, and X-rays to the outside X-ray shielding box for preventing leakage, monitor device for outputting an X-ray projection image of a subject as an image based on information obtained by the X-ray detection device, and X-ray control device for controlling these devices In the X-ray inspection apparatus constituted by the X-ray generator, the X-ray generator of the present invention is used as the X-ray generator. (Claim 2).
In the X-ray generator of the present invention, the focal plane of the target of the rotary anode of the X-ray tube is processed while rotating the rotary anode after the assembly of the rotary anode. The effective focus dimension of the microfocus at that time is maintained within the standard range, and a high-resolution X-ray image can be obtained in X-ray imaging and X-ray inspection using this. In addition, since the X-ray tube is a rotary anode type, it is possible to apply a larger X-ray tube input than a fixed anode type, ensuring a large dose of X-rays and shortening the time for X-ray imaging and X-ray inspection. Can be achieved. These functions can be effectively used for inspection of fine parts such as semiconductor parts. Further, in the X-ray generator of the present invention, since a bearing composed of a rolling element, an inner ring and an outer ring is used for the bearing of the rotary anode of the X-ray tube, the price can be manufactured at a low cost.
Further, in the X-ray generator of the present invention, in the processing of the focal plane of the target of the rotating anode of the X-ray tube, the target is rotated and the processing is performed while measuring the rotational shake of the focal plane with a displacement sensor or the like. Therefore, regarding the rotational shake of the focal plane, the processing accuracy and the amount of correction necessary for the processing can be immediately grasped, and the focal plane can be processed with high accuracy.
In the X-ray generator of the present invention, when processing the focal plane of the target of the rotary anode of the X-ray tube, a stator is disposed on the outer periphery of the rotor of the rotary anode, and is energized by an external stator power source. Therefore, the rotating anode can be easily rotated in the atmosphere, and the number of rotations of the rotating anode can be changed as necessary.
Further, in the X-ray generator of the present invention, since the polishing machine is used for processing the focal plane of the target of the rotary anode of the X-ray tube, the focal plane can be polished in the order of μm. Can be processed with the same degree of accuracy.
In the X-ray generator of the present invention, when processing the focal plane of the target of the rotary anode of the X-ray tube, the rotary anode is rotated at a practical rotational speed of the X-ray tube or a rotational speed close thereto. The rotational fluctuation of the focal plane of the target in practical use of the tube is maintained at substantially the same level as that during processing of the focal plane, and as a result, the effective focal spot size of the X-ray tube can be maintained within the standard range.
Further, in the X-ray generator of the present invention, in the processing of the focal plane of the target of the rotating anode of the X-ray tube, the effective focal length is approximately equal to the diameter of the electron beam during the rotation of the rotating anode of the X-ray tube. Since the rotational shake of the focal plane is reduced to the same level, the width and length of the effective focus are the same when the X-ray tube is in practical use, and the focus is the same in X-ray photography or X-ray inspection. A high-resolution X-ray image can be obtained that is balanced in both the width and length dimensions.
In the X-ray generator of the present invention, in the processing of the focal plane of the target of the rotary anode of the X-ray tube, the rotation of the focal plane of the target is performed when the electron beam angle of the X-ray tube is 50 degrees or more and less than 60 degrees. Since the blur is less than 10% of the diameter of the electron beam, the effective focal length during rotation in this case is almost the same as the width of the electron beam, which is almost equal to the diameter of the electron beam. A balanced X-ray image is obtained in both the width and length dimensions of the focus.
In the X-ray generator of the present invention, in the processing of the focal plane of the target of the rotating anode of the X-ray tube, the rotation of the focal plane of the target is performed when the electron beam angle of the X-ray tube is 60 degrees or more and less than 70 degrees. Since the blur is 40% or less of the diameter of the electron beam, the effective focal length during rotation in this case is almost the same as the width dimension almost equal to the diameter of the electron beam. A balanced X-ray image is obtained in both the width and length dimensions of the focus.
In the X-ray generator of the present invention, in the processing of the focal plane of the target of the rotating anode of the X-ray tube, the rotation of the focal plane of the target is performed when the electron beam angle of the X-ray tube is 70 degrees or more and less than 80 degrees. In this case, the length of the effective focal point during rotation is about the same as the width of the electron beam, which is about the same as the width of the electron beam. A balanced X-ray image is obtained in both the width and length dimensions of the focus.
In the X-ray generator of the present invention, a high voltage power source for supplying a high voltage to the X-ray tube, an electron beam control power source for controlling the electron beam of the X-ray tube, and a stator power source for energizing the stator are provided. Because it is contained in a container, X-ray emission from an X-ray tube is possible simply by introducing a low voltage at a commercial frequency into the X-ray generator, and handling of the X-ray generator becomes very simple. .
An X-ray inspection apparatus according to the present invention includes the X-ray generation apparatus according to the present invention that irradiates a subject with X-rays, a pedestal on which the subject can be placed and the subject can be moved horizontally and vertically, and the subject. An X-ray detection device that detects X-rays that have passed through the specimen, an X-ray shielding box that houses these, and a monitor that outputs an X-ray projection image of the subject as an image based on information obtained by the X-ray detection device This system is composed of a device and an X-ray control device that controls these devices, so high-resolution X-ray images can be obtained and X-rays can be secured by securing a large dose of X-rays in X-ray inspection using this device.
DESCRIPTION OF THE PREFERRED EMBODIMENTS The best mode for carrying out an X-ray generator according to the present invention and an X-ray inspection apparatus using the same will be described below with reference to the accompanying drawings.
FIG. 1 is a schematic configuration diagram of a rotating anode type microfocus X-ray tube inserted in an embodiment of an X-ray generator according to the present invention. In FIG. 1, a rotating anode type microfocus X-ray tube (hereinafter abbreviated as X-ray tube) 10 of the present embodiment is a direction of an X-ray tube central axis 100 (vertical direction in the figure, hereinafter abbreviated as a tube axis direction).
The
The rotating
Two
The fixed

FIG. 2 shows an outline of the manufacturing process of the rotary anode X-ray tube according to the present invention. In this manufacturing process, the focal plane machining in Step D performed after the assembly of the anode part in Step C is an important process. First, the manufacturing process of the X-ray tube will be described with reference to FIG.
In the envelope subassembly process in Step D, the
In the focal plane processing step of Step E, the
Next, the procedure for processing the focal plane of the
Next, in the tube sealing step of Step F, first, after connecting the fixed
As described above, in the
FIG. 4 is a schematic configuration diagram of an embodiment of the X-ray generator according to the present invention. In FIG. 4, an

FIG. 5 shows a schematic configuration diagram of an embodiment of an X-ray inspection apparatus according to the present invention. In FIG. 5, the
In the present embodiment, the
The
However, when the
The change in the effective focal spot size due to target rotation blur has a small effect on the width dimension, but greatly affects the length dimension. That is, the width of the effective focus hardly changes even when the target is shaken, but the length is changed by the same amount as the target shake or the amount corrected by the electron beam angle θ. The situation of the change in the effective focal length due to the rotation blur will be described with reference to FIG. FIG. 6 is a diagram for explaining the change due to the rotational blur of the effective focal length, and FIG. 6A shows the case where the
In the following description, the discussion will be focused on the case of FIG.
For example, in a conventional general rotary anode X-ray tube, the effective focal spot size is at least about 0.1 mm (width dimension 0.1 mm × length dimension 0.1 mm). Further, the size of the rotation blur B of the
However, in the case of a microfocus X-ray tube that requires a micro focus, the influence of the above-mentioned rotational blur cannot be ignored. For example, when a micro focus of 10 μm (
As is clear from the equation (10), the diameter L of the
However, when the effective focus length dimension fla is constant, from the viewpoint of the X-ray dose emitted by the
As described above, the size of the X-ray irradiation field and the X-ray dose are in a trade-off relationship with respect to the electron beam angle θ. FIG. 7 shows changes in the X-ray field and the X-ray dose depending on the electron beam angle. In FIG. 7, the horizontal axis represents the electron beam angle θ (unit: degree), and the vertical axis represents the diameter L of the X-ray irradiation field and the X-ray dose (unit:%). The diameter L of the X-ray field decreases as the electron beam angle θ increases, whereas the X-ray dose increases as the electron beam angle θ increases. In view of the relationship between the X-ray irradiation field and the X-ray dose in FIG. 7, it is usually best to set the electron beam angle θ to about 60 ° to 70 °.
Bpra=flao−D/tanθ (8)
Bpra=D−D/tanθ (9)
Here, Equation (8) showing the relationship between the electron beam angle θ and the allowable value Bpra of the rotational blur of the
Bpra = flao−D / tanθ (8)
Again, assuming that the target value flao of the effective focal length is equal to the diameter D of the
Bpra = D−D / tanθ (9)
When considering the size of the X-ray field and the X-ray dose, the best value of the electron beam angle θ is about 60 ° to 70 °, but the surrounding angle is an electron beam angle in the range of 45 ° to 90 °. Let us evaluate the rotational blur allowable value Bpra for θ using equation (9). However, in Formula (9), when the electron beam angle θ is 45 °, Bpr = 0, and in the range of 80 ° to 90 °, the X-ray irradiation field is extremely reduced. Will be evaluated in the range of 50 ° to 80 °.
Further, when the target value flao of the effective focal length length of the
From the above, if the electron beam angle θ exceeds 45 °, the rotation blur allowable value Bpra of the
From the above, in the present embodiment, when processing the
As a result, in X-ray inspection using this X-ray tube, high-resolution X-ray imaging can be performed by microfocusing, and balanced X-rays can be obtained in both the width and length dimensions of the focus.
